本発明は性能指数を高めた熱電材料及びそれを製造する熱電材料の製造方法に関する。

【従来の技術】
Bi−Te系の熱電材料は、特性の異方性が大きい。図4はこのBi−Te系熱電材料の結晶構造を示す(Phys. Chem. Solids Pergamon Press 1960. Vol. 15, pp. 13−16)。この図4に示す結晶構造は、Bi2Te3についてのものである。Bi2Te3等の熱電材料の結晶系としては、厳密には菱面体として分類される。しかし、図4からわかるように、この結晶構造は六方晶ともみることができるので、本明細書において、C面方向及びC軸方向という場合は、六方晶とみて表現している。即ち、この図4に矢印にて示す方向がC軸方向及びC面方向である。また、熱電材料の性能指数Zは下記数式1にて示される。

このため、このBi−Te合金の溶製材は、C面方向を一方向に揃えるために、一方向凝固法又はゾーンメルティング法により溶製されている。そして、熱電モジュールはC面方向に電流が流れるように組み立てられている。

一方、Bi−Te合金の焼結材は溶接材よりも機械的強度が高く、切断加工時にも歩留まりがよいという利点がある。この焼結材においても、合金のインゴットを粉砕して得た粉末をホットプレスにより焼結することより、プレス方向と垂直の方向にC面を揃えて成長させている。このようにして、焼結材においても、異方性を利用して熱電モジュールが製造されている。

【発明が解決しようとする課題】
しかしながら、この従来の熱電材料は以下に示す欠点を有する。先ず、溶製材はC面が揃う点では好ましいが、機械的強度が低いという欠点がある。また、溶製材は切断時の歩留まりが極めて低いという難点がある。

一方、焼結材は、機械的強度が高く、また微細な結晶粒からなっているので、熱伝導率も低く、C面もある程度は揃っている。しかし、粉末工程により製造されることから、酸素の影響を回避することができず、電気抵抗が大きくなってしまう。このため、性能指数Zは溶製材よりも小さい。

本発明はかかる問題点に鑑みてなされたものであって、粉末工程を含まず酸素の影響を回避すると共に、C面が一方向に配向した微細な組織の材料を得ることができ、溶製材と同等以上の熱電特性を得ることができ、材料強度が高い熱電材料及び熱電材料の製造方法を提供することを目的とする。

【課題を解決するための手段】
本発明に係る熱電材料は、Bi及びSbからなる群から選択された少なくとも1種の元素と、Te及びSeからなる群から選択された少なくとも1種の元素とを含む組成からなり、C面方向が一方向にそろった素材を前記一方向に押し出しすることにより得られた熱電材料であって、加工後の結晶組織が押出方向に扁平化していることを特徴とする。また、本発明に係る他の熱電材料は、Bi及びSbからなる群から選択された少なくとも1種の元素と、Te及びSeからなる群から選択された少なくとも1種の元素とを含む組成からなり、C面方向が一方向にそろった素材を前記一方向に押し出しすることにより得られた熱電材料であって、加工後においてゼーベック係数(α)及び電気比抵抗(ρ)に変化がなく、熱伝導率(κ)が低下していることを特徴とする。

【発明の実施の形態】
以下、本発明の実施例について添付の図面を参照して具体的に説明する。図1は本発明の実施例方法を示す模式図である。Bi及びSbからなる群から選択された少なくとも1種の元素と、Te及びSeからなる群から選択された少なくとも1種の元素とを含む組成又はこれにI、Cl、Hg、Br、Ag及びCuからなる群から選択された少なくとも1種の元素を含む組成の熱電材料の素材1を用意する。この素材1は丸棒であり、C軸方向が長手方向に直交し、C面方向が一方向に揃ったものである。このような素材は、例えば、一方向凝固法により作成することができる。

この素材1をダイス2により素材の長手方向に押し出し加工する。この場合に、通常、押出加工においては、素材を軟化させるために、ヒータ4により押出加工時の素材を加熱するが、このとき、加熱温度は加工後の熱電材料3が再結晶しない程度のものとする。そうすると、C面方向が一方向に揃った素材1を押出加工するので、押出後の材料3は、そのC面方向が一方向に揃ったままで、結晶粒が微細化する。これにより、押出前の素材1に比して、押出後の材料3は、熱伝導率κが低下する。電気比抵抗ρは変化しない。例えば、素材1は鋳造材であるので、結晶粒径が数mmであるのに対し、押出加工後の材料3は結晶粒が50μm程度と微細化する。このため、熱伝導率κは0.3W/mk程度低下するので、性能指数Zが0.6×10−3/k程度上昇する。なお、ゼーベック係数αと電気比抵抗ρは押出前後で殆ど変化しない。なお、本発明ではα、ρについては殆ど変化しない。よって押し出し前のαとしては170≦|α|<230、ρとしては0.7×10−5≦ρ<1.2×10−5Ωm程度が好ましい。

なお、加工方法は、押出に限らず、圧延によっても良く、その他、C面方向を加工によるせん断方向に一致させて加工できる方法であれば本発明に適用できる。合金組成については一般式としては(Bi、Sb)2(Te、Se)3という化学量論式で表すことができる。しかしながら、Bi及びSbの少なくとも1つと、Te及びSeの少なくとも1つを含んでいれば、化学量論からずれた組成においても高いZが得られる場合も多い。また、I、Cl、Br、Ag及びCuはn型とするドナー生成元素であり、これらを添加することにより安定してn型を得ることができる。なお、これらのI、Cl、Br、Ag又はCuのドーパントを含まなくてもn型となる場合があることは広く知られている。

【実施例】
以下、本発明の実施例方法により製造した熱電材料についてその特性を比較して説明する。

第1実施例
先ず、p型熱電材料としてBi0.4Sb1.6Te3+4重量%Te合金と、n型熱電材料としてBi1.9Sb0.1Te2.85Se0.15+0.1重量%SbI3合金との一方向凝固材を用意した。この素材は直径が20mmである。これを押出温度430℃、490℃、520℃の各温度で押出比5,10,20で押出加工した。

その結果、下記表1及び2に示す性能指数が得られた。表1及び2には未再結晶組織の割合を併せて示す。なお、押出加工前の一方向凝固材の性能は、Z=3.0×10−3/Kである。

以上のように、未再結晶の領域である場合は、性能指数Zは3.4×10−3/K以上の極めて高い値が得られる。なお、未再結晶組織の中に一部再結晶組織があってもその体積比率で未再結晶組織が70体積%以上存在すれば、性能指数は押出前の素材よりも高くなる。

また、表3及び4に示すように、押出前後でα 、κ、ρ、zについて考察すると、α及びρは押出前後ではほとんど変化がなく、κは押出により低下する。従って、κの低下により性能指数Zが高くなる。

第2実施例
次に、本発明の第2実施例について説明する。下記表5は各熱電材料の組成と、押出前後の性能指数Zとを示す。但し、押出温度は430℃、押出比は5である。

本実施例は、未再結晶組織と再結晶組織との体積比と性能指数Zとの関係を示すものである。組成は、Bi2Te3+4重量%Teのp型熱電材料である。

第4実施例
本実施例は結晶粒サイズと性能指数Zとの関係を示すグラフ図である。組成は、Bi2Te2.85Se0.15+0.15重量%AgIのn型熱電材料である。本発明により製造した熱電材料は、その未再結晶組織が特徴的なものとなり、結晶粒は押出方向に長い形状となる。得られた材料の結晶粒は殆どの結晶粒のアスペクト比(=結晶粒の最大径/結晶粒の最小径)が4以上となる。

また、粒径によりその材料の性能指数Zは変動する。図3は横軸に結晶粒の最小径をとり、縦軸に性能指数Zをとって性能指数に及ぼす最小径の影響を示すものである。この図3から明らかなように、最小径が小さくなればなるほどZは高くなる。これは組織微細化によりκが低減するためである。最小径が50μm以下の場合に、性能指数が押出前の性能指数3.0×10−3/Kより高くなり、最小径が20μm以下の場合に、性能指数が3.4×10−3/K以上となる。

なお、押出後の熱電材料の性能指数Zが3.0×10−3/K程度では押出前と性能指数Zの差がないが、機械的性質は著しく向上する。

以上説明したように、本発明によれば、C面方向を保持した状態で結晶粒を微細化することができ、性能指数を高めることができる。また、本発明によれば、機械的性質も向上する。
