【発明の効果】以上説明したように本発明のワイヤボン
ディング装置および方法は、被覆ワイヤを用いたワイヤ
ボンディングを行う場合、2ndボンディングを仮接合
と本接合との2段階分け、仮接合時においてワイヤ切断
を行うことによりワイヤ送り量が安定化してボール形成
不良いに起因したボンディング不良を防ぐことができる
と共に、本接合時において高いボンディング負荷でボン
ディングワイヤをワークに接合するため十分な電気的お
よび機械的接合信頼性を確保することができるという効
果を有する。
