Claims (3)
- 基板に対して処理液による表面処理を行う基板処理装置であって、
処理液を貯留する処理槽と、
前記処理槽内に処理液を供給する処理液供給部と、
基板を保持し、前記処理槽に貯留された処理液中に前記基板を浸漬する基板保持部と、
前記処理槽の内部に配置され、前記基板保持部に保持された前記基板の下方から前記処理槽に貯留された処理液に気泡を供給する管状の気泡供給管と、
前記処理槽の上部開口を覆う蓋部と、
を備え、
前記蓋部には、
前記蓋部の端縁部に近付くほど上側に向かう第1傾斜面と、
前記蓋部の中央部に近付くほど上側に向かう第2傾斜面と、
が形成されることを特徴とする基板処理装置。 - 請求項1記載の基板処理装置において、
前記蓋部は、開閉可能に設けられた第1蓋体および第2蓋体を有し、
前記第1蓋体および前記第2蓋体のそれぞれには四角錐形状の凸部が形成されることを特徴とする基板処理装置。 - 請求項1または請求項2記載の基板処理装置において、
前記第2傾斜面の上端の高さ位置は前記第1傾斜面の上端の高さ位置よりも高いことを特徴とする基板処理装置。
