本発明は無鉛はんだペーストに関する。
電子アセンブリの廃棄によって発生する鉛(Pb)は、環境および人間の健康にとって有害とみなされている。電子相互接続および電子実装業界では、Pbベースのはんだの使用が、規則により急速に禁止されている。2006年7月1日に施行された電気電子機器に含まれる特定有害物質の使用制限(RoHS)により、SnPbはんだ合金からPbフリーのはんだ合金への移行が成功裏に進んでいる。半導体およびエレクトロニクス産業においてSnAg、SnCuおよびSnAgCu(SAC)ベースのはんだは、相互接続を形成するのに評価の高いはんだとなっている。しかし、従来の鉛含有率の高いはんだ(例えば、Pb-5SnおよびPb-5Sn-2.5Ag)に置き換わる、高融点のPbフリーはんだの開発はいまだ初期段階にある。

過渡液相接合(TLPB)技術は、低融点合金と高融点合金との間の金属間化合物(IMCs)の形成を介したはんだ接合の、より高い再溶融温度を実現することを目的としている。TLPB構造において、高融点標的に到達するために、低融点相は、リフローの間にその大部分が消費されるか、または完全に消費される。リフローの間、高融点合金の表面における界面IMCの形成、および、継続的なIMCの成長が、低融点合金と高融点合金との両方を犠牲にすることとなる。

エレクトロニクス産業で使用されるはんだリフローのプロファイル(profile)に適合するために、高温はんだのいくつかの重要な特徴は、(i)(典型的なSMTはんだリフロープロファイルに準じて)約260℃か、それよりも高い固相線温度、(ii)良好な耐熱疲労性、(iii)高度な熱伝導性/電気伝導性、および/または(iv)低コスト、を含むことができる。これまで、パワーディスクリート市場におけるダイアタッチメント用途は、高い鉛含有量のはんだが主流であった。
本発明の実施態様は、複数の基板レベルのリフロー作業を含む高温はんだ付け用途に特に適した混合はんだ粉末を有する、無鉛はんだペーストを対象とする。はんだペーストは、2つのはんだ粉末とフラックスとを含む。一方のはんだ粉末は、別のはんだ粉末よりも大幅に高い溶融温度を有する。例えば、一方のはんだ粉末は300℃から360℃の第1のはんだ合金の固相線温度を有することができ、別のはんだ粉末は200℃から250℃の第2のはんだ合金の固相線温度を有することができる。より高温の固相線温度の(高温用)はんだ粉末は、約0.75と1.1の間のSn:Sb重量比を有するSnSbベースのはんだ合金である。より低温の固相線温度の(低温用)はんだ粉末は、高Snはんだ、すなわち、Sn含有量が80重量%よりも多いはんだ合金である。
高温用はんだ粉末は、50重量%から90重量%のはんだペーストを含み、低温用はんだ粉末は、10重量%から50重量%のはんだペーストを含み、フラックスは9重量%から20重量%のはんだペーストを含む。以下でさらに説明されるように、この組成のおかげで、高温用はんだ粉末が、溶融挙動および熱機械的挙動を含む最終的なはんだ接合の高温性能に優位となることができる。延性のある高Snはんだ粉末は、リフロー中の湿潤を改善し、最終的な接合の延性を強化することができる。さらに、ペースト内の高Snはんだの存在が、比較的低いリフロー温度を可能にしうる。
以下でさらに説明されるように、本発明のいくつかの実施態様に従い、はんだペーストに、低温用はんだペーストと高温用はんだペーストとを選択することで、以下の特性の1つ以上を満足させることができる。(1)リフロー工程中に、はんだ粉末が互いに対して完全に、または部分的に溶解する。(2)リフローはんだ付けの後、最終接合における低融点相の残りが量的に最適化され、高融点SnSbマトリックスによって分離し、270℃よりも高温で所望の接合の機械的性能を維持することができる。(3)はんだ接合は、典型的なダイアタッチメント用途の温度サイクル試験に耐えることができる。実際のところ、いずれのはんだ合金粉末も、リフロー中に互いに対して完全に、または部分的に溶解することができる。これにより、高温用はんだ合金粉末から溶液への継続的な溶解を可能とし、溶解を停滞させる粉末表面上の界面IMCを形成させない。設計において、低温合金粉末と高温合金粉末の比率は、高融点マトリックス内部で低融点相が分離される一方で、高温合金粉末が最終接合の高温性能を優位にできるように最適化されることが可能である。
本書で説明されるはんだペーストは、部品装置(components devices)のダイアタッチメントや表面実装を含む、様々な高温はんだ付け用途に使用されることができる。
図1は、いくつかの無鉛接合材料および高鉛はんだで形成された接合の温度の関数としてせん断接着強度をメガパスカル(MPa)で示すチャートである。示されているように、無鉛はんだの多くが、高鉛はんだよりも高いせん断接着強度を有している。高Snはんだは、はんだの融点(SnAgCuは約217℃、Sn10Sbは243℃)に近づくと、せん断接着強度が顕著に低下する。融点に到達した後、高Snはんだは溶融するため、そのせん断接着強度ゼロに近い値に低下する。このように、高Snはんだのより低い融点のせいで、高い溶融温度でせん断接着強度を維持することができないことがある。それと比較して、高鉛はんだは250℃で約10Mpaのせん断接着強度を有し、それよりも高い温度では、せん断接着強度がさらに低下する。ダイアタッチ材料としての高鉛はんだを含む表面実装装置は、最大260℃のピーク温度でのその後のSMTリフローに耐えることが証明されている。よって、本書で説明される新規なはんだペーストは、その後のSMT工程に耐えるために、高鉛対応物よりも優れて、270℃またはそれよりも高温で、10MPaを超えるせん断接着強度を維持するように設計されている。
Sn:Sbの重量%比が0.75:1.1であるSnSbCuAgX(X=Bi、Co、Ge、In、Ni、P、Zn、または他のいくつかのドーパント)合金は、約300℃から360℃の間の固相線/液相線温度範囲である高温用はんだ合金の群である。図1に示されるように、SnSbCuAgX合金は、最大約280℃の温度で、高温せん断接着強度を十分に維持することができる。ただし、SnSbCuAgX合金は、硬くて脆い。Cuダイアタッチメント上のSiの試験において、SnSbCuAgXはんだは、温度サイクル試験中、またはリフロー直後ですら、Siダイが割れる原因となる。なぜなら、SnSbCuAgXはんだは、SiとCuの熱膨張係数の不一致によるひずみに対応するには、硬質すぎるからである。従って、SnSbCuAgXはんだ合金は、それ自体がダイアタッチ用途におけるダイアタッチメントには不向きである。
SnSbCuAgXはんだ合金と高Snはんだ合金とは、個々には高温はんだ付け用途には適さないかもしれないが、2つのはんだ合金の互いの弱点を最小化または除去しながら、それらの恩恵を組み合わせれば、鉛ベースのはんだ合金に代わる適切な無鉛はんだ合金の選択肢となり得る。本発明に従って、両方のはんだ合金の恩恵が、高Sn合金粉末、SnSbCuAgXはんだ合金粉末、およびフラックスの組み合わせであるはんだペーストを形成することによって得られる。
本書で説明されるはんだペーストは、はんだ接合を形成するためにリフローされることができる。リフローされたはんだペーストは、両方のはんだ合金の恩恵、すなわち、高Sn合金の延性とSnSbCuAgXはんだ合金の高温特性とを証明する。これらの恩恵を得るために、高Sn粉末とSnSbCuAgX粉末との割合は、最終的な接合が(1)270℃またはそれ以上の温度で良好な機械的強度(>10MPa)、および、(2)SiダイとCuの間での不一致によるひずみに対応する良好な延性、を示すように選ばれてもよい。これらの恩恵を得るために、複合材料と同様の、低温はんだ合金の高Sn相が高温用はんだ合金のSnSbマトリックスに埋め込まれた形態で、はんだ接合を形成することができる。SnSbマトリックス内で分離された高Sn相は、はんだ接合の高温強度に大きな影響を与えないであろう。なぜなら、はんだ接合の多くはSnSbマトリックス、および、強化されたCu含有およびAg含有粒子だからである。同時に、延性のある高Sn相は、少なくとも部分的に、SiダイとCuリードフレームの間のCTE不一致によるひずみに対応するように、クリープにより容易に変形しうる。
上述のように、はんだペーストにおいて大部分を占める(>50重量%)高温用はんだ合金は約270℃以上で高融点性能に優位となることができる。この恩恵を得るために、高温用はんだ合金におけるSnとSbとの比率は約0.75:1.1に維持されることができ、Sn3Sb2金属間化合物およびSnSb固溶体(β)が形成され、約323℃から360℃の間の溶融温度を有する。上記は図2のSnSb位相図によって示されている。延性を増加するために、CuおよびAgをSnSb合金との合金とし、これにより、SnSbマトリックス中にAg3Sn粒子とCu6Sn5粒子、およびSn3Sb2粒子が沈殿し、転位の動きと、その後の亀裂核形成および成長を遅らせることができる。ただし、追加されるCuおよびAgの量によっては、はんだ合金の固相線温度は、内容物に応じて300℃前後で維持されることができる。従って、いくつかの実施態様では、高融点はんだ合金は、約4重量%から10重量%のCu、および約4重量%から20重量%のAgを有することが好ましい。
以下の表1は、本発明の実施態様に従った、高温用はんだ合金に使用可能なSnSbCuAg合金の例を示している。いくつかの実施態様において、沈着物および界面IMCを安定させるために、Bi、Co、In、Ge、Ni、PまたはZnといった、0.5%未満のドーパントをSnSbCuAg合金に加えてもよい。
上述のとおり、より低融点のはんだ合金は、高Snはんだ合金(Sn>80重量%)でありうる。例えば、当該合金は、SnAg、SnCu、SnAgCu、SnSb、SnAgY(Y=Bi、Co、Ge、In、Ni、P、Sbまたは他のドーパント)、SnCuY(Y=Bi、Co、Ge、In、Ni、P、Sb、または他のドーパント)、または、SnAgCuY(Y=Bi、Co、Ge、In、Ni、P、Sb、Zn、または他のドーパント)でありうる。低温用はんだ合金の固相線温度は、約200℃から250℃の範囲でありうる。以下の表2は、本発明の実施態様に従った、低温用はんだ合金に使用されることが可能な高Sn合金の例を示している。いくつかの実施態様では、延性を強化する、または、濡れ性能を向上するために、Bi、In、および/またはNiの添加剤がはんだ合金に含まれることができる。
いくつかの実施態様では、高温用はんだ粉末は、10重量%から90重量%のはんだペーストを含み、低温用はんだ粉末は、10重量%から90重量%のはんだペーストを含む。最終的なはんだ接合の高温性能と延性を維持するために、第1のはんだ合金と第2のはんだ合金との比率を調整することができる。第2のはんだ合金に対する第1のはんだ合金の比率(重量%)が不十分である場合、最終的なはんだ接合の高温性能が維持できないことがある。一方、第2のはんだ合金に対する第1のはんだ合金の比率(重量%)を必要以上にすると、はんだ接合が硬くなりすぎて、Siダイの破損につながる可能性がある。従って、ペースト中の第1のはんだ合金と第2のはんだ合金との相対比率は、高温性能と十分な延性をともに満足するように選択されてもよい。この目的のために、いくつかの実施態様では、高温はんだ粉末は、より好ましくは、はんだペーストの50重量%から90重量%を含むことができ、低温はんだ粉末は、はんだペーストの10重量%から50重量%を含むことができる。いくつかの実施態様では、高温はんだ粉末は、より好ましくは、はんだペーストの75重量%から90重量%を含むことができ、低温はんだ粉末は、はんだペーストの10重量%から25重量%を含むことができる。いくつかの実施態様では、低温はんだ粉末は、はんだペーストの50重量%よりも大きい重量%を含むことができる。このようなはんだペーストの実施態様は、必ずしも高温強度を必要としない電力モジュール用途に特に適していることがある。
表3は、本発明に従ったはんだペーストの、はんだ合金元素組成、(重量%)およびリフローはんだ接合のはんだ元素組成(重量%)を示している。このはんだペーストはHTLF(高温無鉛)ダイアタッチ用途、または他の適した高温はんだ付け用途に使用されることができる。これらの例で示されているように、第1のはんだ合金と第2のはんだ合金との比率は9:1から5:5の範囲であってもよい。
パワーディスクリート装置/用途におけるはんだペーストの使用を含むいくつかの実施態様では、はんだペーストから形成されるはんだ接合におけるSn:Sbの比率は、おおよそ1:1から1.3:1であることが可能である。電力モジュール装置/用途におけるはんだペーストの使用を含むいくつかの実施態様では、はんだペーストから形成されるはんだ接合におけるSn:Sbの比率は、おおよそ1:1から1.8:1であることが可能である。
図3は5つの異なるはんだペーストから形成されたはんだ接合の、異なる試験温度(℃)のせん断接着強度(MPa)を示すチャート図面である。具体的には、図3は、表3の最初の5つのはんだペーストのせん断接着強度を示し、874-33-1は表1の1つ目のはんだペーストを表し、847-33-2は表3の2つ目のはんだペーストを表す。ここに示されているように、5つのはんだペーストのうち3つ(874-33-1、874-33-2および874-33-3)が270℃以上で少なくとも10MPaのせん断接着強度を維持する。
図4は、図3に示された5つのはんだペーストの、TA Q2000 DSCで測定された示差走査熱量計(DSC)加熱曲線を示している。例示されているように、良好な高温機械的強度を維持する3つのはんだペースト(874-33-1、874-33-2および874-33-3)に関して、H1/H2(H1:DSCの第1のピークからの熱吸収、およびH2:DSCの第2のピークからの熱吸収)の比率は0.09未満であり、一方で他の2つのはんだペースト(874-33-4および874-33-5)に関するH1/H2の割合は0.10よりも高い。下記の表4はDSC曲線の特徴を示している。
本発明にしたがったはんだペーストで実施されたDSC試験に基づいて、はんだペーストの第2の溶融ピークからの熱吸収に対するはんだペーストの第1の溶融ピークからの熱吸収のより好適な比率は、約0.15またはそれよりも低いことが発見された。この比率において、はんだペーストから形成された接合が、(例えば、十分な量の高融点はんだ粉末を有することで)十分な高温せん断強度(280℃であっても、>15MPa)、および(例えば、十分な量の高Sn粉末を有することで)良好な延性を維持することができることが発見された。実施態様において、はんだ粉末との選択と、当該はんだ粉末の相対的な重量%とは、H1/H2の割合に基づくことができる。
本書で説明される実施態様は、TLPB技術とは対照的に、低融点合金を消費することによる高融点合金の表面上でのIMCの形成を介した、はんだ接合の融点の上昇に依存しない。TLPB設計では、リフロー中、低融点合金を消費して、融点金属/合金粉末の表面上にIMCが形成および成長する。IMC層の厚さが増加することにより、成長率は顕著に遅くなる。対照的に、本書で説明されるはんだペーストによって形成されたはんだ接合は、高温性能を実現するために、リフロー中のIMC形成に依存しない。むしろ、最終接合における高温融解相の適切なパーセンテージを選択すること、および、固形化後、低温融解相を高温融解相で限定することにより、高温性能を得ることができる。

Claims (20)
- Sn:Sbの重量%比が0.75:1.1であるSnSbCuAgはんだ合金で構成される、10重量%から90重量%の第1のはんだ合金粉末と、
少なくとも80重量%のSnを含むSnはんだ合金で構成される、10重量%から90重量%の第2のはんだ合金粉末と、
残余分のフラックスと、で構成される、はんだペースト。 - 前記はんだペーストは、50重量%から90重量%の前記第1のはんだ合金粉末と、10重量%から50重量%の前記第2のはんだ合金粉末と、残余分のフラックスとで構成される、請求項1に記載のはんだペースト。
- 前記はんだペーストは、75重量%から90重量%の前記第1のはんだ合金粉末と、10重量%から25重量%の前記第2のはんだ合金粉末と、残余分のフラックスとで構成される、請求項2に記載のはんだペースト。
- 前記第1のはんだ合金粉末の固相線温度は300℃から360℃であり、前記第2のはんだ合金粉末の固相線温度は200℃から250℃である、請求項2に記載のはんだペースト。
- 前記第2のはんだ合金粉末の固相線温度は215℃から245℃である、請求項4に記載のはんだペースト。
- 前記第1のはんだ合金粉末の液相線温度は360℃以下である、請求項4に記載のはんだペースト。
- 前記第2のはんだ合金粉末の液相線温度は250℃以下である、請求項4に記載のはんだペースト。
- 前記第2のはんだ合金粉末の液相線温度は245℃以下である、請求項5に記載のはんだペースト。
- 前記第1のはんだ合金粉末は、
4重量%から10重量%のCu、
4重量%から20重量%のAg、
任意で、0.5重量%以下のBi、Co、In、Ge、Ni、P、またはZn、および、
残余分の0.75:1.1の割合のSnおよびSbで構成される、請求項1に記載のはんだペースト。 - 前記第2のはんだ合金粉末は、SnAg、SnCu、SnAgCu、SnSb、SnAgCuSb、SnAgY(Y=Bi、Co、Ge、In、Ni、P、Sb、またはZn)、SnCuY(Y=Bi、Co、Ge、In、Ni、P、Sb、またはZn)、SnAgCuY(Y=Bi、Co、Ge、In、Ni、P、Sb、またはZn)、またはSnAgCuSbY(Y=Bi、Co、Ge、In、Ni、P、Sb、またはZn)である、請求項1に記載のはんだペースト。
- 前記第2のはんだ合金粉末は、0.1重量%から4重量%のAg、0.1重量%から1重量%のCu、または、0.1重量%から11重量%のSbを含む、請求項10に記載のはんだペースト。
- 前記第2のはんだ合金粉末は、0.1重量%から4重量%のAg、0.1重量%から1重量%のCu、および、0.1重量%から11重量%のSbを含む、請求項11に記載のはんだペースト。
- 前記第2のはんだ合金粉末は、Bi、Co、Ge、In、Ni、P、Sb、またはZnでドープされる、請求項12に記載のはんだペースト。
- 前記はんだペーストの第2の溶融ピークからの熱吸収に対する前記はんだペーストの第1の溶融ピークからの熱吸収の比率は0.15以下である、請求項1に記載のはんだペースト。
- 前記はんだペーストは、50重量%未満の前記第1のはんだ合金粉末と、50重量%を超える前記第2のはんだ合金粉末と、残余分のフラックスとで構成される、請求項1に記載のはんだペースト。
- 基板と装置との間にはんだペーストを塗布して、アセンブリを形成するステップであって、前記はんだペーストは、Sn:Sbの重量%比が0.75:1.1であるSnSbCuAgはんだ合金で構成される、10重量%から90重量%の第1のはんだ合金粉末と、少なくとも80重量%のSnを含むSnはんだ合金で構成される、10重量%から90重量%の第2のはんだ合金粉末と、残余分のフラックスとで構成される、ステップと、
前記はんだペーストからはんだ接合を形成するように、320℃よりも高いピーク温度で、前記アセンブリに第1のリフローはんだ工程を実施するステップと、
前記はんだ接合を形成した後に、230℃から270℃のピーク温度で、前記アセンブリに第2のリフローはんだ工程を実施するステップと、を含む、方法。 - 前記装置はシリコンダイであり、前記基板はCuリードフレームを含み、前記はんだペーストは前記Cuリードフレームと前記シリコンダイとの間に塗布される、請求項16に記載の方法。
- 前記はんだペーストは、50重量%から90重量%の前記第1のはんだ合金粉末と、10重量%から50重量%の前記第2のはんだ合金粉末と、残余分のフラックスで構成され、
前記第1のはんだ合金粉末の固相線温度は300℃から360℃であり、
前記第2のはんだ合金粉末の固相線温度は200℃から250℃である、請求項16に記載の方法。 - 前記第2のリフローはんだ工程の間、前記はんだ接合は、10MPa以上のせん断接着強度を維持する、請求項16に記載の方法。
- 基板と装置との間にはんだペーストを塗布して、アセンブリを形成するステップと、
前記アセンブリをリフローはんだ付けしてはんだ接合を形成するステップと、によって形成されるはんだ接合であって、
前記はんだペーストは、
Sn:Sbの重量%比が0.75:1.1であるSnSbCuAgはんだ合金で構成される、10重量%から90重量%の第1のはんだ合金粉末と、
