Abstract
Description
(1)まず半導体基板に作業窓を設け、作業窓以外に絶縁層をめっきし、続いて絶縁層内に電極層をスパッタリングする。
(2)多層グラフェン膜を先に作業窓に広げ、且つ電極層と接触させ、グラフェン膜のエッジに有機溶媒を滴下し、有機溶媒はグラフェン膜のエッジから内部に浸透し、溶媒を揮発し、溶媒の表面張力を利用して膜と半導体との密着を実現し、独立した光電デバイスを得る。
(3)光電デバイスを封入する。リード線は検出信号を出力するために、光電デバイスの電極層、半導体基板にそれぞれ接続される。
本実施例は同じ厚さを有する薄膜を製造し、欠陥がいずれも≒0の前提でグラフェン膜の構造変換による熱電子の緩和時間及び光電検出への影響を検証した。製造方法は以下のとおりである:
(1)まずSi基板に作業窓を設け、作業窓以外に絶縁層をめっきし、続いて絶縁層内にPt電極層をスパッタリングする。
(2)グラフェン膜を先に作業窓に広げ、且つ電極層と接触させ、グラフェン膜のエッジにエチレングリコールを滴下し、エチレングリコールはグラフェン膜のエッジから内部に浸透し、溶媒を揮発し、溶媒の表面張力を利用して膜と半導体との密着を実現し、独立した光電デバイスを得る。
(3)光電デバイスを封入する。リード線は検出信号を出力するために、光電デバイスの電極層、半導体基板にそれぞれ接続される。
工程1:hummer法で得られた酸化グラフェンを、0.5μg/mLの濃度を有する酸化グラフェン水溶液に調製し、気孔率が60%である剛性テトラフルオロエチレン濾過膜を基板として吸引濾過して成膜し、この酸化グラフェン膜の厚さは、100nmであり、面積は80±5cm2である。
工程2:3つのサンプル膜をそれぞれ1600℃、1800℃、2000℃の黒鉛化炉で2時間アニール処理する。
(1)まずSi基板に作業窓を設け、作業窓以外に絶縁層をめっきし、続いて絶縁層内にPt電極層をスパッタリングする。
(2)グラフェン膜を先に作業窓に広げ、且つ電極層と接触させ、グラフェン膜のエッジにエチレングリコールを滴下し、エチレングリコールはグラフェン膜のエッジから内部に浸透し、溶媒を揮発し、溶媒の表面張力を利用して膜と半導体との密着を実現し、独立した光電デバイスを得る。
(3)光電デバイスを封入する。リード線は検出信号を出力するために、光電デバイスの電極層、半導体基板にそれぞれ接続される。
(1)hummer法で得られた酸化グラフェンを、0.5μg/mLの濃度を有する酸化グラフェン水溶液に調製し、気孔率が80%である剛性陽極酸化アルミニウム濾過膜を基板として吸引濾過して成膜し、この酸化グラフェン膜の厚さは60nmであり、面積は80±5cm2である。
(1)まずSi基板に作業窓を設け、作業窓以外に絶縁層をめっきし、続いて絶縁層内にPt電極層をスパッタリングする。
(2)グラフェン膜を先に作業窓に広げ、且つ電極層と接触させ、グラフェン膜のエッジにエチレングリコールを滴下し、エチレングリコールはグラフェン膜のエッジから内部に浸透し、溶媒を揮発し、溶媒の表面張力を利用して膜と半導体との密着を実現し、独立した光電デバイスを得る。
(3)光電デバイスを封入する。リード線は検出信号を出力するために、光電デバイスの電極層、半導体基板にそれぞれ接続される。

(1)銅基板にCVD法で製造された単層グラフェンは、水素分離法(hydrogen evolution method)で基板を除去し、150のグラフェン原子層数になるまで一層ずつ積層する。
(1)まずSi基板に作業窓を設け、作業窓以外に絶縁層をめっきし、続いて絶縁層内にPt電極層をスパッタリングする。
(2)グラフェン膜を先に作業窓に広げ、且つ電極層と接触させ、グラフェン膜のエッジにエチレングリコールを滴下し、エチレングリコールはグラフェン膜のエッジから内部に浸透し、溶媒を揮発し、溶媒の表面張力を利用して膜と半導体との密着を実現し、独立した光電デバイスを得る。
(3)光電デバイスを封入する。リード線は検出信号を出力するために、光電デバイスの電極層、半導体基板にそれぞれ接続される。

(1)ニッケル基板にCVD法で製造された多層グラフェンは、塩酸と過酸化水素水でエッチングする方法で基板を除去し、銅基板に単層黒鉛で製造された単層グラフェンと、180のグラフェン原子層数になるまで混合して一層ずつ積層する。
(1)まずSi基板に作業窓を設け、作業窓以外に絶縁層をめっきし、続いて絶縁層内にPt電極層をスパッタリングする。
(2)グラフェン膜を先に作業窓に広げ、且つ電極層と接触させ、グラフェン膜のエッジにエチレングリコールを滴下し、エチレングリコールはグラフェン膜のエッジから内部に浸透し、溶媒を揮発し、溶媒の表面張力を利用して膜と半導体との密着を実現し、独立した光電デバイスを得る。
(3)光電デバイスを封入する。リード線は検出信号を出力するために、光電デバイスの電極層、半導体基板にそれぞれ接続される。
(1)ニッケル基板にCVD法で製造された多層グラフェンにポリイミド溶液をスピンコートし、100nm厚さの総厚さのポリイミド/グラフェン複合膜を得て、塩酸と過酸化水素水でエッチングする方法で基板を除去する。
(1)まずSi基板に作業窓を設け、作業窓以外に絶縁層をめっきし、続いて絶縁層内にPt電極層をスパッタリングする。
(2)グラフェン膜を先に作業窓に広げ、且つ電極層と接触させ、グラフェン膜のエッジにエチレングリコールを滴下し、エチレングリコールはグラフェン膜のエッジから内部に浸透し、溶媒を揮発し、溶媒の表面張力を利用して膜と半導体との密着を実現し、独立した光電デバイスを得る。
(3)光電デバイスを封入する。リード線は検出信号を出力するために、光電デバイスの電極層、半導体基板にそれぞれ接続される。
(1)銅基板にCVD法で製造された単層グラフェンに、100nm厚さのポリアクリロニトリルをスピンコートした後、水素分離法で基板を除去する。
(1)まずSi基板に作業窓を設け、作業窓以外に絶縁層をめっきし、続いて絶縁層内にPt電極層をスパッタリングする。
(2)グラフェン膜を先に作業窓に広げ、且つ電極層と接触させ、グラフェン膜のエッジにエチレングリコールを滴下し、エチレングリコールはグラフェン膜のエッジから内部に浸透し、溶媒を揮発し、溶媒の表面張力を利用して膜と半導体との密着を実現し、独立した光電デバイスを得る。
(3)光電デバイスを封入する。リード線は検出信号を出力するために、光電デバイスの電極層、半導体基板にそれぞれ接続される。
(1)陽極酸化アルミニウム表面に単層グラフェンを吸引濾過し、続いて、200nm厚さのピッチと酸化グラフェンとの混合物を吸引濾過した後(混合質量比が1:1)、樟脳転移法(camphor transfer)で基板を除去する。
(1)まずSi基板に作業窓を設け、作業窓以外に絶縁層をめっきし、続いて絶縁層内にPt電極層をスパッタリングする。
(2)グラフェン膜を先に作業窓に広げ、且つ電極層と接触させ、グラフェン膜のエッジにエチレングリコールを滴下し、エチレングリコールはグラフェン膜のエッジから内部に浸透し、溶媒を揮発し、溶媒の表面張力を利用して膜と半導体との密着を実現し、独立した光電デバイスを得る。
(3)光電デバイスを封入する。リード線は検出信号を出力するために、光電デバイスの電極層、半導体基板にそれぞれ接続される。
Claims (31)
- 複数のグラフェンユニットを上下に積層してなり、前記グラフェンユニットは単層グラフェンシートであり、又は二層以上のグラフェンシートがAB積層の方式で積層してなり、
上下二つの隣接するグラフェンユニットの間は弱く結合し、熱電子遷移を促進し、電子結合状態密度を増加し、それにより高エネルギー状態熱電子の数を増加することを特徴とする弱結合に基づく強化されたグラフェン構造。 - 単一のグラフェンユニットのグラフェン層数が9層より小さいことを特徴とする請求項1に記載のグラフェン構造。
- 単一のグラフェンユニットのグラフェン層数が1層であることを特徴とする請求項1に記載のグラフェン構造。

- 基板は陽極酸化アルミニウム、テトラフルオロエチレン濾過膜、又はガラス繊維濾過膜等であることを特徴とする請求項9に記載のグラフェン膜。
- CVD法で成長したグラフェン薄膜層を積層した後、熱処理を経て緻密な構造を形成することにより得られることを特徴とする請求項5に記載のグラフェン膜。
- 黒鉛化可能な材料を溶液で組み立て、熱処理で黒鉛化させることにより得られることを特徴とする請求項5に記載のグラフェン膜。
- 前記黒鉛化可能な材料は酸化グラフェン、ポリイミド、及び、酸化グラフェンと非黒鉛化又は低黒鉛化高分子との混合物、を含むことを特徴とする請求項18に記載のグラフェン膜。
- ガラス化可能な小分子から、ニッケル系触媒の触媒作用下で得られることを特徴とする請求項5に記載のグラフェン膜。
- 前記グラフェン膜は前記弱結合に基づく強化されたグラフェン構造によって熱電子遷移を促進し、高エネルギー状態領域の熱電子の生成及び蓄積を促進することを特徴とする請求項5に記載のグラフェン膜の光電変換における応用。
- 請求項5に記載の弱結合に基づく強化されたグラフェン膜及び半導体基板を含み、前記弱結合に基づく強化されたグラフェン膜は半導体基板に広がっていることを特徴とするグラフェン光電デバイス。
- 前記グラフェン膜は以下の方法によって半導体基板に広がり、
グラフェン膜を半導体基板に置き、グラフェン膜のエッジに高表面張力の溶媒を滴下 し、
溶媒がグラフェン膜のエッジから内部へ浸透する過程でグラフェン膜のシワを広げ、
その後、溶媒を揮発すること、
を特徴とする請求項22に記載光電デバイス。 - 高表面張力の溶媒は脱イオン水、DMF、DMAC、エチレングリコール、プロピレングリコール、о-キシレン、トルエン、酢酸ブチル、流動パラフィン、メントール、及びこれらの混合物を含むが、これらに限定されないことを特徴とする請求項22に記載の光電デバイス。
- 溶媒を揮発させた後、さらに焼結処理を行い、焼結温度は400~1000℃であることを特徴とする請求項22に記載の光電デバイス。
- 前記半導体基板は、元素半導体又は化合物半導体から選択することができ、Si、Ge、ダイヤモンド、Sn、InP、GaAs、AlGaAs、InGaP、InGaAs、AlInGaP、AlInGaAs、InGaAsP、AlInGaAsP、GaN、InGaN、AlGaN、AlInGaN、GaP、その合金、又は、その誘導体のうちの一種又は多種を含むがこれらに限定されないことを特徴とする請求項22に記載の光電デバイス。
- まず半導体基板に作業窓を設け、作業窓以外に絶縁層をめっきし、続いて絶縁層内に電極層をスパッタリングする工程(1)と、
多層グラフェン膜を先に作業窓に広げ、且つ電極層と接触させ、グラフェン膜のエッジに有機溶媒を滴下し、有機溶媒はグラフェン膜のエッジから内部に浸透し、溶媒を揮発し、溶媒の表面張力を利用して膜と半導体との密着を実現し、独立した光電デバイスを得る工程(2)と、
光電デバイスを封入し、リード線は検出信号を出力するために、光電デバイスの電極層、半導体基板にそれぞれ接続される工程(3)とを含むことを特徴とする請求項22に記載のグラフェン光電デバイスの製造方法。 - グラフェン非AB構造の弱い結合作用によって熱電子遷移を促進する方法。
- 方法であって、当該方法は少なくとも、グラフェン膜の垂直伝送方向における非AB構造の数を増加し、非AB構造の弱い結合作用によって熱電子遷移を促進すること、を含むことを特徴とする熱電子のグラフェン膜の垂直伝送方向における熱電子遷移確率を増加させる方法。
- 方法であって、当該方法は少なくとも、グラフェン膜の垂直伝送方向における非AB構造の数を増加し、非AB構造の弱い結合作用によって熱電子遷移確率を増加し、グラフェンの垂直方向AB積層構造を制御し、熱電子の緩和時間を延長し、高エネルギー状態領域の熱電子の生成と蓄積を促進すること、を含むことを特徴とする熱電子のグラフェン膜の垂直伝送方向における蓄積を増強する方法。
- 方法であって、さらに、膜厚が60nm以下の範囲では、膜厚を厚くし、厚さや層数が増すと、光吸収及び熱電子の緩和時間も増加し、発生した熱電子が多くなり、さらに非AB構造の弱い結合によって熱電子遷移確率を増加し、同時にグラフェン結合状態密度を増加し、高エネルギー状態領域の熱電子の生成と蓄積を促進することを特徴とする請求項30に記載の方法。
