Abstract

量子ドット(QD)及び/又はナノ粒子と呼ばれることが多い2乃至100nmのオーダーの粒子からなる化合物半導体の調製及び特性評価に大きな関心が持たれている。この分野の研究は主に、ナノ粒子におけるサイズ調整可能な電子的特性、光学的特性、及び化学的特性に焦点を当ててきた。半導体ナノ粒子は、生物学的標識、太陽電池、触媒、生体イメージング、発光ダイオードなどの多様な商業的応用の可能性があることから、関心が高まっている。
近年、エレクトロルミネッセンス表示デバイス、特に有機発光ダイオード(OLED)は、ディスプレイ産業で大きな関心を集めている。OLEDは、有機化合物の膜が2つの導体の間に配置されている発光ダイオード(LED)であって、その膜は、電流などの励起に応答して発光する。OLEDは、テレビ画面、コンピュータモニター、携帯電話、タブレットなどのディスプレイに使用されている。OLEDディスプレイに特有の問題点は、有機化合物の寿命が不十分であることである。特に、青色光を発するOLEDは、緑色又は赤色のOLEDに比べて著しく速い速度で劣化する。
熱活性化遅延蛍光(TADF)は、Hfiの最大化に対してΔの最小化に依存しており、例えば1乃至100μsのような適当なタイムスケールで一重項準位と三重項副準位の間でポピュレーションを遷移できることが分かっている。TADF分子を含むOLEDは急速に劣化することなく、より高い励起状態に到達できる。本明細書に記載されるデバイスは、過去に開示されたデバイスよりも高いエネルギー励起状態で発光できる。
本開示の様々な態様では、TADF分子の一重項励起子は、FRETを介してQDの一重項状態に共鳴的に移動する。近接場双極子−双極子結合機構、FRETの臨界距離は、よく知られたフェルスター機構[Forster,Th.Ann.Phys.437,55(1948)]に従って、TADF分子(「蛍光ドナー」)とQD(「吸光アクセプター」)のスペクトル重なりから計算することができる。TADF分子とQDとの間のFRETの効率を最大化するために、臨界距離が決定される必要がある。TADF分子とQDの間の臨界距離r0は、FRET効率が50%となる距離であって、式1で定義される。

QDのバンドギャップ遷移の振動子強度(fgap)は、蛍光確率を表す。故に、2ドーパント系の用途では、高い振動子強度を有するQDを含めることが望ましいと考えられるかもしれない。強い量子閉じ込め領域では、電子と正孔の波動関数が粒子径とは無関係に完全に重なっているため、振動子強度はQD径の影響により僅かにしか変化しないが[M.D.Leistikow,J.Johansen,A.J.Kettelarij,P.Lodahl and W.L.Vos,Phys.Rev.B,2009,79,045301]、量子閉じ込め領域を超えたQDでは、粒子径が大きくなるほど振動子強度が増加する[K.E.Gong,Y.Zeng and D.F.Kelley,J.Phys.Chem.C,2013,117,20268].
FRETプロセスを最大化するためには、高いQD吸収断面積が望ましい。量子ロッドでは、例えば、発光波長は短軸の長さによって制御され、吸収断面積は主に体積に依存する。ナノ粒子の吸収断面積αaは、式2で定義される。
効率的なFRETのためには、QDの励起状態の寿命をできるだけ小さくすることが有利である。基本的に、QDの励起状態の寿命は閉じ込めの程度に関係している。電子と正孔間の重なりが大きいほど閉じ込めは強くなり、放射寿命は短くなる。電子と正孔の重なりを最大化するQDアーキテクチャは、エレクトロルミネッセンスデバイスにおける2ドーパント系にとって有益であり得る。幾つかの場合では、所与のコアサイズについて、そのコア上のシェル厚さを増加させることは、QDの励起状態の寿命を減少させる。しかしながら、先に述べたように、比較的シェルが厚いコア‐シェル量子ドットは好ましくないかもしれず、TADF分子とQDの間の距離は、シェルの厚さの増加に伴って増大する。故に、QDにおける閉じ込めの程度を操作するための代替的な方法が必要とされるかもしれない。
この実施例では、例示的なエレクトロルミネッセンスQD‐LEDデバイスを、図7のエネルギー準位図に従って作製した。QD‐LEDデバイスの陰極として機能するインジウムスズ酸化物(ITO)基板上に、ZnOナノ粒子をスピンコーティングして60nmの層を形成した。ZnOナノ粒子層は、EILとETLの両方として機能する。次に、インジウム及びリンを含む緑色発光CFQD(登録商標)量子ドット[ナノコ テクノロジーズ リミテッド、マンチェスター、英国](PLmax=528nm、FWHM=39nm)のトルエン溶液を、ZnOナノ粒子層上にスピンコーティングして、加熱してトルエンを蒸発させ、約15nmのQD発光層を形成した。次に、4,4’4”‐トリス(N‐カルバゾリル)トリフェニルアミン(TCTA)で作られた厚さ40nmのHTLを、熱蒸着により発光層上に形成した。その後、酸化モリブデンで作られた厚さ約10nmのHILを、熱蒸着によりHTL上に形成した。最後に、厚さ約100nmのアルミニウム陰極層を、熱蒸着によりHIL上に形成した。
実施例2は、TADF分子(以下に示すTADF‐1。PLmax=548nm、FWHM=92nm)を、発光層に隣接するHTLの最初の3nmに、約20wt%のドーピング濃度でドーピングしたことを除いて、実施例1と同じである。従って、発光層に隣接するTCTAの最初の3nmが約20wt%のTADFを有している一方で、発光層に隣接していない残りの37nmは、純粋なTCTAであった。
実施例3は、TADF‐1分子を、発光層に隣接するHTLの最初の5nmに約20wt%のドーピング濃度でドーピングしたことを除いて、実施例2と同じである。従って、発光層に隣接するTCTAの最初の5nmが約20wt%のTADFを有している一方で、発光層に隣接していない残りの35nmは純粋なTCTAであった。
実施例4は、TADF‐1分子を、発光層に隣接するHTLの最初の7nmに約20wt%のドーピング濃度でドーピングしたことを除いて、実施例2と同じである。従って、発光層に隣接するTCTAの最初の7nmが約20wt%のTADFを有している一方で、発光層に隣接していない残りの33nmは純粋なTCTAであった。
実施例5は、TADF‐1分子を、発光層に隣接するHTLの最初の9nmに約20wt%のドーピング濃度でドーピングしたことを除いて、実施例2と同じである。従って、発光層に隣接するTCTAの最初の9nmは約20wt%のTADFを有している一方で、発光層に隣接していない残りの31nmは純粋なTCTAであった。
図8は、実施例1乃至5のQD‐LEDデバイスが示した最大輝度(cd/m2)値を示す。このように、TADFを含まないQD‐LEDデバイス(実施例1)の最大輝度は約4200cd/m2であった。実施例2乃至3のQD‐LEDデバイスは、TADFを含まないQD‐LEDデバイスよりも低い又はほぼ同じような最大輝度を示したが、TADFをドープした厚さが7nmと9nmである2つの層(実施例4乃至5)では、顕著な輝度増加が観察された。この増加は最大輝度で、TADFドープ層が7nmである(実施例4)QD‐LEDデバイスでは約125%、TADFドープ層が9nmである(実施例5)QD‐LEDデバイスでは約170%である。この増加は、オーバーフロー電子がTADFで捕獲されて正孔と再結合して、その後、TADFからQDへエネルギーが移動することによって説明できるだろう。これは、最も大きい増加は、エネルギー移動効率が低下すると予想される計算臨界距離(4.7nm)よりもかなり厚いTADFドープ層の厚さに由来することが注目される。
TADF分子とTCTAがエキシプレックス励起状態を形成して、その膜のフォトルミネッセンス量子収率(PLQY)を低下させ得ることは分かっている。ホスト材料である3,3‐ジ(9H‐カルバゾール‐9‐イル)ビフェニル(mCBP)は、大きな成功を収めてTADFデバイスに使用されており、膜のPLQYを90%辺りで維持する。そこで、量子ドット発光層とTCTAのHTLの間にmCBPのHTLバッファが配置された別の実施例のデバイスが提示される。
実施例7は、TADF‐1分子を、発光層に隣接するHTLバッファのほぼ最初の2nmに約20wt%のドーピング濃度でドーピングしたことを除いて、実施例6と同じである。従って、発光層に隣接するHTLバッファの最初の2nmは、約20wt%のTADFを有している一方で、発光層に隣接していない残りの6nmは純粋なmCBPであった。
実施例8は、TADF‐1分子を、発光層に隣接するHTLバッファのほぼ最初の4nmに約20wt%のドーピング濃度でドーピングしたことを除いて、実施例7と同じである。従って、発光層に隣接するHTLバッファの最初の4nmは、約20wt%のTADFを有している一方で、発光層に隣接していない残りの4nmは純粋なmCBPであった。
実施例9は、TADF‐1分子を、発光層に隣接するHTLバッファのほぼ最初の6nmに約20wt%のドーピング濃度でドーピングしたことを除いて、実施例7と同じである。従って、発光層に隣接するHTLバッファの最初の6nmは、約20wt%のTADFを有している一方で、発光層に隣接していない残りの2nmは純粋なmCBPであった。
実施例10は、TADF‐1分子を、発光層に隣接するHTLバッファ層全体に約20wt%のドーピング濃度でドーピングした以外は実施例7と同様である。
この実施例では、図11のエネルギー準位図に従ってエレクトロルミネッセンスQD‐LEDデバイスを作製した。QD‐LEDデバイスの陰極として機能するインジウムスズ酸化物(ITO)基板上にZnOナノ粒子をスピンコーティングして、60nmの層を形成した。ZnOナノ粒子層は、EILとETLの両方として機能する。次に、緑色発光CFQD量子ドット(PLmax=528nm、FWHM=39nm)のトルエン溶液をZnOナノ粒子層上にスピンコーティングして、加熱してトルエンを蒸発させ、約15nmのQD発光層を形成した。次に、4,4’4”‐トリス(N‐カルバゾリル)トリフェニル‐アミン(TCTA)で作られた厚さ40nmのHTLを、熱蒸着により発光層上に形成した。次に、酸化モリブデンで作られた厚さ約10nmのHILを、熱蒸着によりHTL上に形成した。最後に、厚さ約100nmのアルミニウム陰極層を、熱蒸着によりHIL上に形成した。実施例11は、QD‐LEDデバイスがmCBPのHTLバッファ及びTADF分子を含まないことを除いて実施例6乃至10と同様である。それは、単にQD含有QD‐LEDデバイスである。
図12は、実施例6乃至11のQD‐LEDデバイスが示した最大輝度(cd/m2)の値を示している。図示されているように、TADFを含まないQD‐LEDデバイス(実施例6)は、約3800cd/m2の最大輝度を示した。TADF及びmCBPを含まないQD‐LEDデバイス(実施例11、「Ref」と表示)は、約4200cd/m2の最大輝度を示した。2nmのTADFドープmCBP層(実施例7)では、輝度の僅かな増加が観察された。4nm、6nm及び8nmのTADFドープmCBP層では、輝度の顕著な増加が観察された(実施例8乃至10)。具体的には、4nmのTADFドープmCBP層(実施例8)のQD‐LEDデバイスでは約145%、6nmのTADFドープmCBP層(実施例9)のQD‐LEDデバイスでは約225%、8nmのTADFドープmCBP層(実施例9)のQD‐LEDデバイスでは約230%の輝度の増加が最大輝度で観察された。この増加は、オーバーフロー電子がTADFで捕獲されて正孔と再結合して、その後のTADFからQDへエネルギーが移動することによって説明できるであろう。計算された臨界距離(4.7nm)を超えるとエネルギー移動効率が低下すると予想され、最も大きい増加は、その臨界距離よりもかなり厚いTADFドープ層の厚さからもたらされることは注目すべき点である。
本実施例では、TADF分子及び量子ドットを含む発光膜を作製した。インジウム及びリンを含む緑色発光CFQD量子ドット[ナノコ テクノロジーズ リミテッド、マンチェスター、英国](PLmax=527nm、FWHM=40nm)のトルエン溶液を2mg/mLの濃度で調製した。また、空色発光TADF分子(TADF‐2(下図。膜として堆積した場合においてPLmax=486nm、FWHM=81nm))のトルエン溶液を、10mg/mLの濃度で調製した。
この実施例では、例示的なエレクトロルミネッセンスQD‐LEDデバイスを、図17のエネルギー準位図に従って作製した。QD‐LEDデバイスの陰極として機能するインジウムスズ酸化物(ITO)基板上に、約Zn0.9Mg0.1Oの化学量論的組成を有するMgドープZnOナノ粒子をスピンコーティングして80nmの層を形成した。MgドープZnOナノ粒子層は、EILとETLの両方として機能する。次に、インジウム及びリンを含む緑色発光CFQD量子ドット[ナノコ テクノロジーズ リミテッド、マンチェスター、英国](PLmax=525nm、FWHM=40nm)のトルエン溶液を、MgドープZnOナノ粒子層上にスピンコーティングして、加熱してトルエンを蒸発させ、約10nmのQD発光層を形成した。続いて、厚さ約6nmのmCBPのHTLバッファ層を、熱蒸着により発光層上に形成した。次に、13nmのTCTA層と30nmの1,2‐ビス[(ジ‐4‐トリルアミノ)フェニル]シクロヘキサン(TAPC)層とで構成されたデュアルHTLを、熱蒸着により発光層上に形成した。その後、酸化モリブデンで作られた厚さ約10nmのHILを、熱蒸着によりHTL上に形成した。最後に、厚さ約100nmのアルミニウム陰極層を、熱蒸着によりHIL上に形成した。
実施例14は、QD層の厚さを15nmに増やして、TADF分子(TADF‐2。PLmax=486nm、FWHM=81nm)を、発光層に隣接するmCPBのHTLバッファ層に約30wt%のドーピング濃度でドーピングしたことを除いて、実施例13と同じである。
実施例15は、QD層の厚さを10nmにした以外は実施例14と同じである。
実施例16は、TADF分子を、発光層に隣接するmCPBのHTLバッファ層に、約40wt%のドーピング濃度でドーピングしたことを除いて、実施例14と同様であった。
実施例17は、QD層の厚さを10nmとした以外は実施例16と同じであった。
実施例13乃至17で調製したデバイスの光学特性は、表2に纏められており、図18及び図19に示されている。概して、実施例13乃至17は、1)純粋なZnOナノ粒子層ではなく、MgドープZnOナノ粒子層をEIL及びETLとして使用していること、2)より多量のTADFをmCBP層に使用していること(30乃至40wt%のTADF)、及び、3)TCTAの単一のHTLではなくTCTA/TAPCのデュアルHTLを使用していることで、電荷バランスを改善している点で、実施例1乃至12とは異なっていた。最も高い14.73%のEQEは、厚さ10nmのQD層にて40%のTADFドーピングレベルで見られた(実施例17)。TADF分子のPLスペクトル及びQDのELスペクトルと比較した実施例15のELスペクトルを図20に示す。図に示されているように、QDとTADF分子で構成されたデバイスの発光は、全てQD層からのものである。
本開示の様々な態様に従って、本明細書に記載のQD及びTADF分子を含むエレクトロルミネッセンス(EL)デバイスは、マルチエレメント表示デバイスを作成するために使用されてよい。例えば、表示パネルは、赤、緑、及び青(RGB)画素から構成されてよい。RGB画素のうちの1つ、2つ、又は3つ全ての画素は、QD及びTADF分子を含むエレクトロルミネッセンス素子で構成されてよい。RGBの画素のうち1つ又は2つだけがQD及びTADF分子を含むエレクトロルミネッセンス素子で構成される場合、残りの画素は、QD‐ELデバイス(QDを含むがTADF分子を含まないELデバイス)、TADF‐ELデバイス(TADF分子を含むがQDを含まないELデバイス)、TADF超蛍光デバイス(TADF分子が、例えば有機分子などの別の種類の発光材料と組み合わせて使用されて、超蛍光を達成するデバイス)、及びOLEDデバイス(QDもTADF分子も含まない有機発光ダイオード)のうちの1つ又は複数を構成されてよい。例えば、QD及びTADF分子を含む青色画素が、緑色QD‐EL画素及び赤色OLED画素とを組み合わせて使用されてよい。また、例えば、QD及びTADF分子を含む青色画素が、緑色QD‐EL画素と赤色発光QD及びTADF分子を有する画素と組み合わせられて使用されてよい。これらデバイスは、電荷輸送層を共有しなくてよく、或いは、1又は複数の電荷輸送層を共有してよい。例えば、ETLは、サブピクセルにわたって共通であってよく、又は、或いは、p型正孔輸送層が共通であってよい。
Claims (26)
- エレクトロルミネッセンス表示デバイスの発光層であって、
2ドーパント系を含んでおり、
2ドーパント系は、
量子ドット(QD)の集団と、
熱活性化遅延蛍光(TADF)を示す分子の集団と、
で構成されている、発光層。 - QDは蛍光エミッタドーパントである、請求項1に記載の発光層。
- TADF分子は発光ドナーアシストドーパントである、請求項1に記載の発光層。
- 2ドーパント系はホストマトリックスに分散している、請求項1に記載の発光層。
- QD:TADF分子比は、約10:1乃至約1:10の重量比である、請求項1に記載の発光層。
- QD:TADF分子比は、約4.5:1乃至約3.5:1の重量比である、請求項1に記載の発光層。
- QDの集団は、赤色発光QD、緑色発光QD、及び青色発光QDのうちの1又は複数を含む、請求項1に記載の発光層。
- QDとTADF分子の間の物理的距離は、QDの表面に結合したキャッピングリガンドの長さに依存する、請求項1に記載の発光層。
- 量子ドット(QD)の集団を含む発光層と、
発光層に隣接しており、熱活性化遅延蛍光(TADF)を示す分子の集団を含む隣接層と、
