Abstract
Description
The present invention relates to a method for manufacturing a composite member.
Conventionally, a composite member for joining a plurality of members having different coefficients of thermal expansion by a joining member has been known. For example,
However, even with the technique described in
An object of the present invention is to provide a technique for improving workability while ensuring joint strength between members in a method for manufacturing a composite member.
The present invention has been made to solve at least a part of the above-mentioned problems, and can be realized as the following forms.
(1) According to one embodiment of the present invention, a first member having at least one of a through hole and a bottomed hole, a sheet member having a through hole communicating with the hole and formed of an elastomer, and a sheet member. Provided is a method for manufacturing a composite member having a second member joined to the first member via the sheet member. The method for manufacturing the composite member includes the first member having the hole, the sheet member, a preparatory step for preparing the second member, a through hole forming step for forming the through hole in the sheet member, and the above. After the first plasma treatment step of plasma-treating one surface of the sheet member, the through hole forming step, and the first plasma treatment step, the hole of the first member and the through hole of the sheet member are formed. A first joining step of joining the first member and the sheet member so that the first member and one surface of the sheet member come into contact with each other, and the second member and the sheet member. A second joining step of joining is provided.
According to this configuration, in the through hole forming step, since the through hole is formed in the sheet member formed of the elastomer, the through hole is formed as compared with the case where the through hole is formed in the semi-cured sheet-like joint member. The holes can be easily formed. Further, by plasma-treating the sheet member, an adhesive force for joining the first member can be generated in the sheet member, so that the workability can be improved while ensuring the bonding strength between the sheet member and the first member. Can be improved. Further, in the first joining step, since the sheet member formed of the elastomer comes into contact with the first member, it is different from the first member as compared with the case where the semi-cured sheet-shaped joining member is brought into contact with the first member. Deformation of the seat member due to contact with the sheet member is suppressed. As a result, when the composite member is a heat-generating member such as an electrostatic chuck, it is possible to suppress a decrease in heat soaking property due to variation in the thickness of the sheet member.
(2) In the method for manufacturing a composite member of the above embodiment, the sheet member is formed of a silicone-based material, and the method for manufacturing the composite member further comprises the first member before the first joining step. Of these, a coating step of forming a coating layer of a silane compound on the surface to be joined to the sheet member may be provided by using plasma. According to this configuration, in the coating step, a coating layer of a silane compound having a high affinity with a silicone-based material is formed on the first member by plasma. When the coating layer is formed using plasma, the high-energy molecules in the plasma decompose and remove bonding inhibitors such as oil stains adhering to the first member, and a dense coating layer is formed. Thereby, the joint strength between the sheet member and the first member can be improved.
(3) In the method for manufacturing a composite member of the above embodiment, in the preparation step, the first member having an arithmetic mean roughness Ra of 0.4 μm or less on the surface to be joined to the sheet member is prepared as the first member. You may. According to this configuration, since the surface of the first member to be joined to the sheet member is relatively flat, the joining area with the sheet member which is harder than the sheet-like joining member in the semi-cured state is larger than that when the unevenness is large. growing. This is because when the unevenness is large, the relatively hard sheet member cannot follow the unevenness of the first member, so that it cannot be joined in the back of the concave portion, and the substantial joining area becomes small. As a result, if the unevenness of the surface of the first member to be joined to the sheet member is small, the substantially joining area becomes large, so that the joining strength between the sheet member and the first member can be further improved. Further, since the variation in the gap between the seat member and the first member in the plane where the seat member and the first member are joined is smaller than that in the case where the unevenness is large, the case where the composite member is a heat generating member is the first. The in-plane variation of heat transfer between the first member and the second member is reduced. As a result, it is possible to suppress a decrease in heat soaking property.
(4) In the method for manufacturing a composite member of the above embodiment, in the preparation step, the sheet member that changes color when plasma-treated is prepared as the sheet member, and the method for manufacturing the composite member further comprises the first method. A confirmation step for confirming the discolored state of the sheet member may be provided after the plasma treatment step and before the first joining step. According to this configuration, the sheet member is discolored by the plasma treatment, so that the portion where the plasma treatment has been performed can be easily found by confirming the discolored state of the sheet member in the confirmation step. As a result, the plasma treatment can be evenly applied to one surface of the sheet member, so that the sheet member and the first member can be uniformly joined in the first joining step. Further, since the sheet member and the first member can be uniformly joined, when the composite member is a heat generating member, the in-plane variation of heat transfer between the first member and the second member becomes small. .. As a result, it is possible to suppress a decrease in heat soaking property.
(5) In the method for manufacturing a composite member of the above embodiment, the sheet member having a viscosity of 2000 Pa · s or more may be prepared as the sheet member in the preparation step. According to this configuration, since the sheet member has a viscosity of 2000 Pa · s or more, it is deformed by the formation of the through hole in the through hole forming step and the contact with the first member in the first joining step. Hateful. Further, for example, when a cover film that protects the surface of the sheet member is provided on the sheet member, the sheet member is less likely to be deformed when the cover film is peeled off from the sheet member. As a result, it is possible to suppress variations in the thickness of the sheet member due to deformation, so that the sheet member and the first member can be uniformly joined in the first joining step. Further, since the sheet member and the first member can be uniformly joined, when the composite member is a heat generating member, it is possible to suppress a decrease in heat soaking property.
(6) In the method for manufacturing a composite member of the above embodiment, in the preparation step, the sheet member having a ball rolling distance of 20 mm or more in the inclined ball tack test may be prepared as the sheet member. According to this configuration, the surface of the seat member has a stickiness such that the rolling distance of the ball in the inclined ball tack test is 20 mm or more. That is, the adhesive strength of the sheet member is relatively weak. As a result, for example, when a cover film that protects the surface of the sheet member is provided on the sheet member, the cover film can be easily peeled off from the sheet member, so that the sheet member is deformed when the film is peeled off. It can be suppressed. Therefore, in the first joining step, the sheet member and the first member can be uniformly joined. Further, since the sheet member and the first member can be uniformly joined, when the composite member is a heat generating member, it is possible to suppress a decrease in heat soaking property.
(7) In the method for manufacturing a composite member of the above embodiment, in the preparatory step, a ceramic member provided with a heating element as the first member and a heat insulating layer formed on one surface side of the ceramic member. The first member and the sheet member are prepared so that the surface of the heat insulating layer of the first member and one surface of the sheet member come into contact with each other in the first joining step. It may be joined with a sheet member. According to this configuration, when a composite member provided with a heating element is used, the heat generated by the heating element is less likely to be transferred to the sheet member by the heat insulating layer. As a result, it is possible to prevent the sheet member from being deteriorated by heat. Further, since the sheet member is less likely to be deteriorated by the heat generated by the first member, the composite member can be used under high temperature conditions.
(10) The method for manufacturing a composite member of the above embodiment may include a second plasma treatment step of plasma-treating the other surface of the sheet member before the second joining step. As a result, it is possible to easily form a through hole in the sheet member and generate an adhesive force for joining with the second member. Therefore, the joint strength between the sheet member and the second member can be ensured.
(11) In the method for manufacturing a composite member of the above embodiment, in the preparatory step, a first sheet member and a second sheet member are prepared as the sheet member, and in the through hole forming step, the first sheet member is subjected to the above. In addition to forming the first through hole as the through hole, the second through hole as the through hole is formed in the second sheet member, and in the first plasma processing step, the said as one surface of the sheet member. One surface of the first sheet member is plasma-treated, and one surface of the second sheet member is plasma-treated, and in the first joining step, the first member and the first sheet member are joined. In the second joining step, the second member and the second sheet member are joined so that one surface of the first member and the second sheet member come into contact with each other, and the method for manufacturing the composite member is as follows. Further, the first through hole of the first sheet member and the second through hole of the second sheet member communicate with each other, and the other surface of the first sheet member and the other of the second sheet member. A third joining step of joining the first sheet member and the second sheet member may be provided so that the surfaces of the first sheet member and the second sheet member are brought into contact with each other. According to this configuration, the seat member that joins the first member and the second member is formed of two seat members. Both of the two sheet members are made of an elastomer, and through holes can be easily formed, and by plasma treatment, an adhesive force for joining with the first member or the second member is generated. Can be made to. As a result, workability can be improved while ensuring joint strength. In addition, deformation is suppressed upon contact with the first member or the second member. As a result, when the composite member is a heat-generating member such as an electrostatic chuck, it is possible to suppress a decrease in heat soaking property due to variation in the thickness of the sheet member.

FIG. 3 is a first schematic diagram illustrating a method for manufacturing the
First, as a preparatory step, the

After the preparatory step, as a through hole forming step, through
After the through hole forming step, the
In the present embodiment, after the plasma treatment step, as a confirmation step, it is confirmed whether or not the

After the coating step, as a plasma treatment step, the
In the present embodiment, after the plasma treatment step, as a confirmation step, it is confirmed whether or not the color has changed over the
After the confirmation step, the
Next, the characteristics of the
FIG. 5 is an explanatory diagram for explaining the deformation of the
In the state where there is no stress on the

Further, in the present embodiment, the Young's modulus of the
In the present embodiment, the viscosity of the

FIG. 6 is a diagram for explaining the result of the evaluation test regarding the workability of the
As shown in FIG. 6, when the viscosity of the
When the viscosity of the
As described above, it has been clarified that by setting the viscosity of the
Further, the adhesive strength of the

In the method for manufacturing the composite member of the comparative example, the
Further, in the method of manufacturing the composite member of the comparative example, the
According to the method for manufacturing a composite member of the present embodiment described above, in the through hole forming step, the through
Further, according to the method for manufacturing the composite member of the present embodiment, in the metal joining step, the
Further, according to the method for manufacturing a composite member of the present embodiment, before the metal joining step, a coating layer of a silane compound is used on the surface of the
Further, according to the method for manufacturing the composite member of the present embodiment, the arithmetic mean roughness Ra of the surfaces of the coating layers 17 and 24 of the
Further, according to the method for manufacturing a composite member of the present embodiment, the
Further, according to the method for manufacturing the composite member of the present embodiment, since the
Further, according to the method for manufacturing the composite member of the present embodiment, the
Further, according to the method for manufacturing the composite member of the present embodiment, the
Further, according to the method for manufacturing a composite member of the present embodiment, the
Further, according to the method for manufacturing a composite member of the present embodiment, as a plasma treatment step, the

After the plasma treatment step, as a sheet joining step, the
