12インチのベアウエハに、上記のごとく作製した25μm厚のダイボンド層を、温度60℃、圧力0.3MPa、速度10mm/秒にて貼り合せた。そして、75℃×1時間の熱硬化処理を施した。
次に、ダイシングテープを貼り合せ、ダイシングソー装置 DFD6361(DISCO社製)を用いて、10mm×10mmサイズにハーフカットダイシングを行った。
続いて、バックグラインドテープを貼り合せ、50μm厚になるように、グラインダポリッシャ装置 DGP8760(DISCO社製)を用いて研削して、反りウエハを得た。
ダイシングダイボンドフィルムに反りウエハおよびダイシングリングを貼り合せ、その後、ディスコ社製ダイセパレーターDDS2300を用いてウエハの割断及びダイシングテープの熱収縮を行うことによって、サンプルを得た。

12インチのベアウエハにダイシングテープ及びダイシングリングを貼り合せ、ダイシングソー装置 DFD6361(DISCO社製)を用いて、10mm×10mmサイズにハーフカットダイシングを行った。ハーフカットダイシング後に、上記ダイシングテープの背面側から紫外線を照射して、溝を形成したウエハを回収した。
その後、溝を形成したウエハ表面に、バックグラインドテープを貼り合せ、グラインダポリッシャ装置 DGP8760(DISCO社製)を用いて、30μm厚になるように研削して、小片化された薄ウエハを得た。
ダイシングダイボンドフィルムに、小片化された薄ウエハおよびダイシングリングを貼り合せ、バックグラインドテープの背面側から紫外線を照射して粘着剤を硬化させ、バックグラインドテープを、ウエハから剥離して取り除いた。次に、ダイセパレーター DDS2300(DISCO社製)を用いて、ウエハの割断、及び、ダイシングテープの熱収縮を行うことによって割断サンプルを得た。具体的には、まず、クールエキスパンダーユニットで、エキスパンド温度−15℃、エキスパンド速度200mm/秒、エキスパンド量12mmの条件で半導体ウエハを割断した。
その後、室温下において、エキスパンド速度1mm/秒、エキスパンド量7mmの条件で、常温エキスパンドを行った。そして、エキスパンド状態を維持したまま、ヒート温度200℃、風量40L/分、ヒート距離20mm、ローテーションスピード5°/秒の条件において、半導体チップの外周部分におけるダイシングテープを熱収縮させた。
ダイボンダーSPA−300(新川社製)を用いて、以下の条件でピックアップを行った。400μm以下のピックアップハイトでピックアップ成功率が90%以上の場合を〇、ピックアップ成功率が90%未満の場合を×として評価を行った。

<Pickup test method>
A dicing tape and a dicing ring were attached to a 12-inch bare wafer, and a dicing saw device DFD6361 (manufactured by DISCO) was used to perform half-cut dicing to a size of 10 mm × 10 mm. After the half-cut dicing, ultraviolet rays were irradiated from the back side of the dicing tape to recover the grooved wafer.
Then, a back grind tape was attached to the surface of the wafer on which the groove was formed, and the wafer was ground to a thickness of 30 μm using a grinder polisher DGP8760 (manufactured by DISCO) to obtain a thin wafer in small pieces.
A thin wafer and a dicing ring were attached to the dicing die bond film, and ultraviolet rays were irradiated from the back side of the back grind tape to cure the adhesive, and the back grind tape was peeled off from the wafer and removed. Next, a cut sample was obtained by cutting the wafer and heat-shrinking the dicing tape using a die separator DDS2300 (manufactured by DISCO). Specifically, first, the semiconductor wafer was cut with a cool expander unit under the conditions of an expanding temperature of −15 ° C., an expanding speed of 200 mm / sec, and an expanding amount of 12 mm.
Then, at room temperature, room temperature expansion was performed under the conditions of an expanding speed of 1 mm / sec and an expanding amount of 7 mm. Then, while maintaining the expanded state, the dicing tape on the outer peripheral portion of the semiconductor chip was heat-shrinked under the conditions of a heat temperature of 200 ° C., an air volume of 40 L / min, a heat distance of 20 mm, and a rotation speed of 5 ° / sec.
A Die bonder SPA-300 (manufactured by Shinkawa Co., Ltd.) was used for pickup under the following conditions. A pickup success rate of 90% or more at a pickup height of 400 μm or less was evaluated as ◯, and a pickup success rate of less than 90% was evaluated as ×.

上記の評価結果から把握されるように、実施例のダイシングダイボンドフィルムは、比較例のダイシングダイボンドフィルムに比べて、半導体集積回路の製造時における半導体チップの浮きを抑制できた。また、良好なピックアップ性を発揮した。
一方、粘着剤層に粘着付与剤が配合されていない比較例のダイシングダイボンドフィルムは、半導体集積回路の製造時における半導体チップの浮きを抑制できず、ピックアップ性も良好でなかった。
また、粘着剤層における粘着付与剤が、アクリルポリマー100質量部に対して、30質量部以上になると、ピックアップ性が悪くなる傾向があった。
また、テルペンフェノール系粘着付与剤によって、経時浮きを抑制できることが示された。

On the other hand, the dicing die bond film of the comparative example in which the tackifier was not blended in the pressure-sensitive adhesive layer could not suppress the floating of the semiconductor chip at the time of manufacturing the semiconductor integrated circuit, and the pick-up property was not good.
Further, when the amount of the tackifier in the pressure-sensitive adhesive layer is 30 parts by mass or more with respect to 100 parts by mass of the acrylic polymer, the pick-up property tends to be deteriorated.
It was also shown that the terpene phenolic tackifier can suppress floating over time.
