Abstract
Description
1.半導体の一重項吸収に基づく検出器が公知であり、この検出器では、電子が完全に占有された状態(価電子帯エネルギーもしくはHOMOエネルギーまたはエネルギー的に比較的低い状態)から占有されていない準位(伝導帯エネルギーもしくはLUMOエネルギーまたはエネルギー的に比較的高い状態)に持ち上げられる。使用される活性媒体に基づいて、さらに以下の4つのグループに細分化される:
a)無機ベースのIR検出器は、大部分が希土類、例えばインジウムまたはガリウムの使用に基づいており、その製造は技術的に要求が多く、したがって、不利であることには、大量のエネルギーを消費し、特にコストがかかる。それにもかかわらず、無機ベースのIR検出器は、機械的に柔軟性がなく、有機ベースの解決アプローチと比較して、よりボリュームのある、もしくはより重い部品になってしまう(Downs und Vandervelde,Sensors 2013,13,doi:10.3390/s130405054)。
b)さらなる無機ベースの実施形態では、硫化鉛(II)等の鉛含有塩が使用されるが、これは、1a)の場合よりも格段に遅い応答時間を有しており、鉛のために特に有毒であると分類されるべきである(Humphrey,Appl.Opt.1965 4,665−675)。
c)有機化合物の真空処理によって製造された有機ベースのIR検出器では、特に不利であることには、これらのIR検出器のうちの幾つかしか、1000nmより高い波長で吸収を有していない(Baeg等著,Advanced Materials 2013,25(31),4267−4295)。これは、より低いエネルギーのバンドギャップ(すなわち、近赤外波長領域における吸収)を伴う有機半導体と矛盾する、昇華のための高い熱安定性要求に基づいている。
d)選択的に、溶媒処理によっても、有機ベースのIR検出器を製造することができる。ここでは、1000nmを超える一重項吸収を伴う光活性層用のいくつかの組成しか、例えばフェニル−C61−酪酸メチルエステル(略してPCBM)を有する亜鉛系ポルフィリン二量体と4,4’−ビピリジル(略してBipy)添加物との組み合わせしか文献に記載されていない。それにもかかわらず、不利であることには、短絡状態下でのこのようなIR検出器の最大外部量子効率は13.5%(1400nmの場合)に制限されている。
e)特にカーボンナノチューブまたはグラフェン単層が使用されている炭素ベースのIR検出器は、短絡状態下で、2.3%もしくは2%の、格段に低い最大外部量子効率を有しており、同時に400nm〜1600nmまでの広帯域の吸収しか可能にせず、したがって、このオプトエレクトロニクス構成素子は、IRビームに対して選択的に感度を有しているのではない(Gong等著,ACS Applied Materials&Interfaces 2015,150330161533004.doi:10.1021/acsami.5b01536、または、Furchi等著,Nano Letters 2012,12(6),2773−2777)。
a)Bednorz等(Organic Electronics:Physics,Materials,Applications 2013,14(5),1344−1350)は、有機層(例えばペリレン誘導体)から無機層(例えばシリコン)への移行の際に、直接的な発色団間電荷移動状態の吸収を利用するハイブリッドIR検出器を開示している。Bednorz等は、1550nmの波長において、1%を格段に下回る低い外部量子効率(EQE)を報告している。さらに不利であることには、この種のIR検出器は機械的に柔軟性がなく、その製造にはインジウムやガリウムのような希土類が必要であり、これは製造コストを著しく上昇させてしまう。
b)Wu等著の刊行物(Energy&Environmental Science 2011,4(9),3374.doi:10.1039/c1ee01723c)から、有機半導体と、フラーレンとの間の、直接的な発色団間電荷移動状態の吸収が、具体的には、ポリ(3−ヘキシルチオフェン)(略してP3HT)と、フェニル−C61−酪酸メチルエステル(略してPCBM)との混合層から、公知である。吸収係数が極めて低いため、125nmのその光活性層は、980nmの波長での電磁照射の場合には、0.05%のEQEしかもたらさない。Beenken等(Phys.Chem.Chem.Phys.2013,15,16494.doi:10.1039/c3cp42236d)も、同じ混合層(P3HT:PCBM)の吸収スペクトルの考察から、直接的な発色団間電荷移動(分子間電荷移動遷移)の低い振動子強度を導き出している。得られる電荷移動励起子は熱的に安定であると考えられ、これは考察された電荷移動状態によって光電流が発生しないこと、または極めて僅かな光電流しか発生しないことを意味する。
3.Liu等(Nano Letters 2014,14(7),3702−3708)は、IRビームを検出するさらなる手法として、光吸収による導電性の変調を開示している。ここでは、わずか5%の導電性の低いオンオフ比が特に不利である。
4.さらに当業者には、表面プラズモンによる吸収に基づくIR検出器が公知である。このような検出器は、無機ベースの吸収体材料に基づいているので、この種のIR検出器は、無機材料の使用に伴って生じる上述した欠点を有している。さらに、検出可能な最大波長は、ショットキーバリアの高さによって制限されている。
5.最後に、量子井戸構造におけるサブバンド間吸収または量子ドットへの遷移等の量子化された遷移も公知であり、これらは同様に、不利であることには、無機ベースの吸収体材料に基づく。これらの検出器も多くの場合には、希土類、例えばインジウムまたはガリウム等の使用に基づいており、その製造は技術的に要求が多く、したがって、不利であることには、大量のエネルギーを消費し、特にコストがかかる。さらに、無機ベースのIR検出器は、機械的に柔軟性がなく、有機ベースの解決アプローチと比較して、よりボリュームのある、もしくはより重い部品になってしまう。

検出されるべき電磁信号の波長領域のエネルギー等量は、
・化合物1のHOMOエネルギーと化合物2のLUMOエネルギーとによって規定されるエネルギー差の範囲および
・化合物1のHOMOエネルギーとLUMOエネルギーとによって規定されるエネルギー差の範囲
に位置し、
光活性層は、光学マイクロキャビティ内で、検出されるべき電磁信号の波長の空間的な最大強度において、ミラー面の間に配向されており、
b)780nm〜10μmの波長領域における電磁信号をオプトエレクトロニクス構成素子に照射するステップを有しており、
c)光学マイクロキャビティ内で、検出されるべき電磁信号を増幅するステップを有しており、ここで、検出されるべき信号の波長によって誘起されて、化合物1から化合物2への直接的な発色団間電荷移動が行われ、
d)電磁信号を電気信号に変換するステップを有している。
a)光学マイクロキャビティの共鳴波長を直接的な発色団間電荷移動状態の吸収範囲内に置くために、および
b)光活性層を、共鳴波長の空間的な最大強度において、光学マイクロキャビティ内で配向するために、使用される。
Iphoto=IES−Idunkelであり、ここで、変数Iphotoは光電流に対応し、IESは電気信号に対応し(すなわち、照明下の電流)ならびにIdunkelは照明無しの電流に対応する。3つの変数はすべて、場合によって印加される外部電圧に関連している。
i.光学マイクロキャビティを形成する、相互に間隔をあけ、かつ対向している2つのミラー面と、
ii.これらのミラー面の間に配置されている、1つの化合物1と1つの化合物2とを少なくとも含んでいる光活性層とを有しており、
化合物1のHOMOエネルギーと化合物2のLUMOエネルギーとの間のエネルギー差は1.6eVを下回り、
ミラー面の間の光路長は、25%〜75%の範囲において、検出されるべき信号の波長に対応し、
検出されるべき電磁信号の波長領域のエネルギー等量は、
・化合物1のHOMOエネルギーと化合物2のLUMOエネルギーとによって規定されるエネルギー差の範囲および
・化合物1のHOMOエネルギーとLUMOエネルギーとによって規定されるエネルギー差の範囲
に位置し、
光活性層は、光学マイクロキャビティ内で、検出されるべき電磁信号の波長の空間的な最大強度において、ミラー面の間に配向されている。
i)近赤外線領域におけるスペクトルの記録;
ii)特定の分子結合に特徴的な吸収帯域に基づいた分析物含有試料の試料組成の特定;
iii)光導波路によって支持される電気通信の範囲内の様々な波長の同時読み出しのための多重化;
iv)医学的診断、例えば血糖値または血液中の酸素含有量の測定(パルスオキシメトリ、2つの波長の透過の比較)または例えば脳または組織の非破壊検査のためのイメージング法としての神経科学において、または膀胱の泌尿器学上の検査のため;
v)例えば、水、タンパク質、脂肪またはプラスチック材料の含有量を特定するための、農業のかつ/または腐敗しやすい産物の品質管理;
vi)化学製品および医薬品ならびに石油化学の品質管理;
vii)赤外線天文学;
viii)例えばロックイン症候群の患者のための脳−コンピュータインターフェースとして
実施例
上述した本発明の実施形態は、課題を解決するのに適している。ここでは、開示された実施形態の組み合わせも、課題を解決するために適している。本発明の有利な発展形態は、特許請求の範囲または特許請求の範囲の個々の特徴の組み合わせから明らかになる。
これらはエネルギーE1もしくはE2以上の光子を吸収する。電荷担体の光電流への分離およびその後の寄与のために、クーロン結合電荷担体対(いわゆる励起子)がまずは2つの化合物の境界面に拡散することが必要である。右側の図1(b)は、本発明に相応に利用される、直接的な発色団間電荷移動状態の吸収を示している。2つの有機半導体の境界面において、電子が、化合物1(比較的高いHOMOエネルギーを伴う材料)のHOMOから、化合物2(比較的低いLUMOエネルギーを伴う材料)のLUMO準位に持ち上げられる。左側の図とは異なって、共通の境界面への励起子拡散の中間ステップは省かれる。直接的な発色団間電荷移動状態はエネルギーE3(またはそれ以上)の光子を吸収し、ここでは、材料の適切な選択によって、E3をE1およびE2より小さく選択することができ、これは赤外線範囲での吸収に有利である。
銀−電極(11)、p型ドープされた9,9−ビス[4−(N,N−ビス−ビフェニル−4−イル−アミノ)フェニル]−9H−フルオレン(略してBPAPF)から成るホール伝導性輸送層(24)、4,4’4’’−トリス(3−メチルフェニルフェニルアミノ)−トリフェニルアミン(略してm−MTDATA)−C60混合層(体積分率は等しい)から成る光活性層(5)、セシウムがドープされたBPhenから成る電子伝導性輸送層(24)ならびに銀電極(11)。基板に平行な層シーケンスの上には、C60から成るさらなる光学スペーサ層(4)、銀から成るさらなるミラー層(3)、MoO3およびAlq3から成るバリア層(15)ならびに接着剤によって被着された厚いガラスから成るカプセル封入部(14)が続く。2つの電極(11)は、読み出しユニット(7)を介して互いに電気的に接続されている。本発明の構成素子(1c)は、ビーム源(9)から出力された電磁ビーム(20)が近赤外線領域にあり、部品の検出波長に対応する限り、光電流を生成する。
Claims (17)
- 780nm〜10μmの波長領域における電磁信号を検出する方法であって、当該方法は、
a)基板(2)上に配置されているオプトエレクトロニクス構成素子(1,1a,1b,1c,1d,1e,1f)を提供するステップを有しており、当該オプトエレクトロニクス構成素子は、
i.光学マイクロキャビティを形成する、相互に間隔をあけ、かつ、対向している2つのミラー面と、
ii.当該ミラー面の間に配置されている、1つの化合物1と1つの化合物2とを少なくとも含んでいる光活性層(5)とを有しており、
前記化合物1のHOMOエネルギーと前記化合物2のLUMOエネルギーとの間のエネルギー差は1.6eVを下回り、
前記ミラー面の間の光路長は、25〜75%の範囲において、検出されるべき前記電磁信号の波長に対応し、
前記検出されるべき電磁信号の波長領域のエネルギー等量は、
・前記化合物1のHOMOエネルギーと前記化合物2のLUMOエネルギーとによって規定されるエネルギー差の範囲、および、
・前記化合物1のHOMOエネルギーとLUMOエネルギーとによって規定されるエネルギー差の範囲
に位置し、
前記光活性層(5)は、前記光学マイクロキャビティ内で、前記検出されるべき電磁信号の波長の空間的な最大強度において、前記ミラー面の間に配向されており、
b)780nm〜10μmの波長領域における電磁信号を前記オプトエレクトロニクス構成素子(1,1a,1b,1c,1d,1e,1f)に照射するステップを有しており、
c)前記光学マイクロキャビティ内で、前記検出されるべき電磁信号を増幅するステップを有しており、前記検出されるべき電磁信号の波長によって誘起されて、前記化合物1から前記化合物2への直接的な発色団間電荷移動が行われ、
d)前記電磁信号を電気信号に変換するステップを有している、
780nm〜10μmの波長領域における電磁信号を検出する方法。 - 前記光学キャビティ内に、2つの光学スペーサ層(4)を配置する、請求項1記載の方法。
- 前記対向している2つのミラー面を、面平行に、相互に、100nm〜5000nmの範囲の幾何学形状的間隔で配置する、請求項1または2記載の方法。
- 前記電磁信号をスペクトル的に分解して検出し、
前記オプトエレクトロニクス構成素子(1e,1f)の前記対向している2つのミラー面の前記幾何学形状的間隔を、少なくとも横方向において、連続的にまたは不連続的に変化させる、請求項1または2記載の方法。 - 1nm〜500nmの範囲における幾何学形状的間隔の連続的な分散および100nm〜5000nmの範囲における平均的な幾何学形状的間隔を伴って、前記対向している2つのミラー面を相互に傾斜して配置する、請求項4記載の方法。
- 前記対向している2つのミラー面を前記幾何学形状的間隔の不連続の分散を伴って配置し、
前記オプトエレクトロニクス構成素子(1f)は、電気的に相互に絶縁されたセグメントを有しており、当該セグメント内に、前記対向している2つのミラー面を面平行に配置し、
前記対向している2つのミラー面の前記幾何学形状的間隔は、隣接している前記セグメントにおいて相違している、請求項4記載の方法。 - 前記化合物1および前記化合物2は、前記光活性層(5)内で攪拌された状態で存在している、請求項1から6までのいずれか1項記載の方法。
- 前記電気信号を、電極(3,11,19)を介して、ならびに少なくとも1つの読み出しユニット(7)を介して読み出し、場合によってはさらに処理する、請求項1から7までのいずれか1項記載の方法。
- 前記電気信号の前記読み出しを、前記オプトエレクトロニクス構成素子(1,1a,1b,1c,1d,1e,1f)の電極(3,11,19)に、0〜−100Vの間の範囲の外部電圧を印加することによって支持する、請求項1から8までのいずれか1項記載の方法。
- 前記検出されるべき電磁信号の増幅を、前記光学マイクロキャビティ内で、ステップ(c)において、プラズモン反射作用、誘電体反射作用または全反射作用のうちの少なくとも1つによって行う、請求項1から9までのいずれか1項記載の方法。
- 前記光活性層(5)を介して平均化された、前記検出されるべき電磁信号の強度を、ステップ(c)において、10〜10000倍増強する、請求項1から10のいずれか1項記載の方法。
- 780nm〜10μmの波長領域における電磁信号を検出するための、基板(2)上のオプトエレクトロニクス構成素子(1,1a,1b,1c,1d,1e,1f)であって、当該オプトエレクトロニクス構成素子は少なくとも:
i.光学マイクロキャビティを形成する、相互に間隔をあけ、かつ、対向している2つのミラー面と、
ii.当該ミラー面の間に配置されている、1つの化合物1と1つの化合物2とを少なくとも含んでいる光活性層(5)とを有しており、
前記化合物1のHOMOエネルギーと前記化合物2のLUMOエネルギーとの間のエネルギー差は1.6eVを下回り、
前記ミラー面の間の光路長は、25〜75%の範囲において、検出されるべき前記電磁信号の波長に対応し、
前記検出されるべき電磁信号の波長領域のエネルギー等量は、
・前記化合物1のHOMOエネルギーと前記化合物2のLUMOエネルギーとによって規定されるエネルギー差の範囲、および、
・前記化合物1のHOMOエネルギーとLUMOエネルギーとによって規定されるエネルギー差の範囲
に位置し、
前記光活性層(5)は、前記光学マイクロキャビティ内で、前記検出されるべき電磁信号の波長の空間的な最大強度において、前記ミラー面の間に配向されている、
オプトエレクトロニクス構成素子(1,1a,1b,1c,1d,1e,1f)。 - 前記オプトエレクトロニクス構成素子(1b)は、ホール伝導性もしくは電子伝導性の輸送層(24)を有している、請求項12記載のオプトエレクトロニクス構成素子(1b)。
- 前記オプトエレクトロニクス構成素子(1,1a,1b,1c,1d,1e,1f)は、光学フィルタ層(21)および/または電荷担体阻止層および/またはシード層および/またはバリア層(15)および/またはカプセル封入部(14)を有している、請求項12または13記載のオプトエレクトロニクス構成素子(1,1a,1b,1c,1d,1e,1f)。
- 前記オプトエレクトロニクス構成素子(1f)は、横方向の構造化を、電気的に相互に絶縁されているセグメントにおいて有しており、少なくとも、前記対向している2つのミラー面の間の前記幾何学形状的間隔は、セグメント毎に変化する、請求項12から14までのいずれか1項記載のオプトエレクトロニクス構成素子(1f)。
- 空間的、時間的かつ/またはスペクトル的な分解を伴う、780nm〜10μmの波長領域における電磁ビームを検出するための、ならびに当該電磁ビームのさらなる処理のための、請求項1から11までのいずれか1項記載の方法の使用または請求項12から15までのいずれか1項記載のオプトエレクトロニクス構成素子(1,1a,1b,1c,1d,1e,1f)の使用。
- 太陽電池としての、または太陽電池の構成部品としての、請求項12から15までのいずれか1項記載のオプトエレクトロニクス構成素子(1,1a,1b,1c,1d,1e,1f)の使用。
