図33のグラフでは、ウエハWを処理した順番と、上記のウエハW毎に算出した平均膜厚(単位:nm)及び3シグマ(単位:nm)とを対応付けて示している。このグラフに示すように2枚目〜10枚目のウエハ間では平均膜厚が略等しく、3シグマも比較的低い値に抑えられている。しかし、1枚目のウエハWについては、2枚目〜10枚目のウエハWに比べて平均膜厚が小さく、3シグマが大きかった。つまり、1枚目のウエハWでは、2枚目〜10枚目のウエハWに比べて、ウエハW面内における膜厚のばらつきが大きい。当該試験結果より、本発明者は1枚目のウエハWについてもウエハWの面内において良好な膜厚均一性が得られるように、本発明を考案した。ただし、図32に示すように1枚目のウエハWだけでなく、2〜10枚目のウエハWについてもウエハWの中心部の膜厚は比較的大きい。実施の形態で説明したように、本発明の手法によれば当該中心部の膜厚が大きくなることを防ぐことができるので、1枚目だけでなく2枚目以降のウエハWについても本発明は有効である。つまりウエハWの搬送の順番に関係なく、本発明によりウエハWの面内において膜厚の均一化を図ることができる。 In the graph of FIG. 33, the order in which the wafers W are processed, the average film thickness (unit: nm) and 3 sigma (unit: nm) calculated for each wafer W are shown in association with each other. 図34はこの評価試験2の結果を示すグラフであり、図32のグラフと同様に縦軸にレジスト膜の膜厚を、横軸にウエハWの中心からの距離を夫々示している。実線、点線、鎖線で夫々前記21℃、23℃、25℃の温度雰囲気で処理したウエハWの試験結果を示している。なお、実際には、これらの各温度でウエハWを2枚処理し、2枚のウエハWについて上記のレジスト膜の膜厚の測定を行っているが、同じ温度で処理したウエハWについては略同様の膜厚分布になったため、この図34ではグラフの煩雑化を避けるために、各温度につき1枚のウエハWの結果のみを示している。

評価試験3として、160cP以外の粘度を持つレジストを用いて、評価試験2と同様にウエハWごとにカップ2内の雰囲気の温度を変更して処理を行い、各ウエハWのレジスト膜の膜厚を測定した。図35は、この評価試験3の結果を示したグラフである。当該グラフの横軸はレジストの粘度を示し、縦軸は温度感度(単位:%)を示している。この温度感度とは、21℃で処理したウエハWの中心のレジスト膜の膜厚に対する25℃で処理したウエハの中心のレジスト膜の膜厚の変移量を表し、評価試験2の160cPのレジストで処理したときの当該膜厚の変移量を0%とした場合の百分率で示している。従って、この温度感度が大きいと処理雰囲気の温度が上がることでレジスト膜の膜厚が大きくなることを示し、温度感度が小さいと処理雰囲気の温度が下がることで膜厚が小さくなることを示す。

グラフに示されるように、粘度が100cPよりも低い場合、温度感度が0%より高くなる傾向にあり、粘度が160cPよりも高い場合、温度感度が0%よりも低い。このことから、100cP付近の粘度を境にして、レジストの挙動が異なることが考えられる。つまり、100cPより粘度が低いと、処理雰囲気の温度が高くなることで、レジストの揮発が進み、膜厚が大きくなる傾向にある。100cP以上の粘度では、温度が上がるとレジストの粘度を低下させることで膜厚が小さくなる傾向にあると考えられる。従って、この評価試験3からも実施形態で説明したように、粘度が比較的高いレジストをウエハWに塗布する場合、温調したガスをウエハWに供給することが有効であり、特に100cP以上の粘度のレジストにより処理を行う場合には、そのように温調したガスを供給することが有効であると考えられる。

図36のグラフに示すように、各ウエハWに関しては、中心部及び周縁部の膜厚に対して中間部の膜厚が小さい結果となった。相対湿度が40%である場合、中心部及び周縁部の膜厚と、中間部との膜厚との差が大きいが、相対湿度が45%である場合はこの差が小さくなっており、相対湿度が50%である場合は、さらにこの差が小さくなっている。また、図37のグラフでは、各プロットに基づいて回帰分析を行った結果、得られた近似直線を示している。なお、この近似直線については、y=−0.0252x+2.2629で表される。また、R2=0.981であるため、カップ2の相対湿度と%レンジとの間の相関は高く、相対湿度が高いほどレジスト膜の膜厚の均一性が上昇することが示された。この試験結果から、本発明の知見が得られた。ところで実用上、%レンジは、0.8%より低くすることが好ましい。この試験結果から、23℃においてそのような%レンジを得るためには、23℃において相対湿度を58%以上にすることが有効であると考えられる。

前記開口部が閉じられ、前記カップ内に前記ガス供給ノズル及び蓋形成部材から各々供給された前記乾燥抑制ガスの雰囲気が形成された状態で、前記薬液が基板の周縁部に広がるように当該基板を回転させる回転機構と、
前記開口部を開閉するために、前記ガス供給ノズルと前記蓋形成部材とを互いに独立して前記カップに対して相対的に昇降させる昇降機構と、
