支持基板16によって支持された第1基板10を薄化する(図10(c))。第1基板10の薄化は、例えば、CMP(Chemical Mechanical Polishing)、ウエットエッチングを用いる。ウエットエッチングを用いる場合には、例えば、第1基板10をエッチングすることのできる液体として、フッ酸およびフッ化アンモニウムの混合液が用いられる。第1基板10は750μmの厚さを有しているが、この薄化処理によって、250μm程度まで薄くなる。第1基板10が支持基板16によって支持されているため、第1基板10が薄化しても第1基板10の反りが抑制され、また、製造工程中の強度を保つこともできる。
