Abstract
Description
・加熱した前記集熱器の基板上に高融点金属で構成した赤外線反射層を堆積するステップと、
・反射層を堆積するのと同一の温度及び圧力条件の下でアニーリングするステップと、
・前記高融点金属上に1層又は複数層の金属−セラミック複合材料(サーメット:CERMET)を堆積するステップであり、前記金属はWとし、前記セラミック母材はYPSZ(「Yttria-Partially Stabilized Zirconia」)とするステップと、
・前記サーメット層上に、好適にはYPSZにより構成する反射防止層を堆積するステップと、
・前記サーメット層及び前記反射防止層の堆積と同一の温度及び圧力条件の下でアニーリングするステップと
を有する、プロセスに関する。
・チャンバ内で酸素汚染を阻止するのに十分となる初期真空レベルにするステップと、
・Wターゲットを予スパッタリングするステップと、
・前記基板を加熱するステップと、
・前記Wソース付近でサンプルホルダをスパッタリングするとともに、低速で振動させるステップと、
・堆積温度と同一温度及びスパッタリング圧力と同一圧力でアニーリングするステップと

・厚さが200nm〜900nm、好適には750nm〜850nmの範囲内となる主にα相であるW層を得るよう、前記スパッタリングと同一の温度及び圧力で0.5h〜2hの範囲内、好適には0.8h〜1.2hの範囲内の時間にわたりアニーリングする
という条件を確保して調製することができる。
・前記YPSZターゲットを予スパッタリングするステップと、
・前記基板を加熱するステップと、
・前記Wソース及びYPSZソースの上方でサンプルホルダをスパッタリングし、また振動させるステップと、
・堆積温度と同一温度及びスパッタリング圧力と同一圧力でアニーリングするステップと
を順次に行うことによって調製する。
・前記基板又は集熱管の加熱を維持するステップと、
・電力をサーメットの新体積比に関連して変化させたWソース及びYPSZソース近辺で前記基板をスパッタリングし、また振動させるステップと、
・堆積温度及び同一スパッタリング温度でアニーリングするステップと
を順次に行うことによって調製することができる。
・前記基板又は集熱管を400℃〜600℃、好適には485℃〜515℃で加熱する、
・2.7×10−2mbar〜3.2×10−2mbarの範囲内の残留圧力(Ar 6N)、好適には3×10−2mbarの残留圧力でステンレス鋼製の基板をスパッタリングすると同時に、DCソースとRFソースとの間で交互に前記基板を5cm/s〜15cm/sの範囲内、好適には8cm/s〜12cm/sの範囲内の高速で振動させる、
・50nm〜150nm、好適には80〜120nmの範囲内の厚さでサーメット層を得るよう、堆積温度と同一温度及びスパッタリング圧力と同一圧力で、0.2h〜1hの範囲内、好適には0.5hの時間にわたりアニーリングする
という条件を確保して調製する。
・前記基板の加熱を維持するステップと、
・YPSZ単独のソース上方でサンプルホルダをスパッタリングするとともに、低速で振動させるステップと、
・堆積温度と同一温度及びスパッタリング圧力と同一圧力でアニーリングするステップと
を順次に行うことによって調製することができる。
・前記基板又は集熱管を400℃〜600℃、好適には485℃〜515℃で加熱する、
・2.7×10−2mbar〜3.2×10−2mbarの範囲内の残留圧力(Ar 6N)、好適には3×10−2mbarの残留圧力で前記基板をスパッタリングすると同時に、RFソース上方で前記基板を0.1cm/s〜1cm/sの範囲内、好適には0.4cm/s〜0.6cm/sの範囲内の低速で振動させる、
・前記スパッタリングと同一の温度及び圧力で0.2h〜1hの範囲内、好適には0.4h〜0.6hの範囲内の時間にわたりアニーリングする
という条件を確保して調製することができる。
・反射防止材料の上側層と、
・高融点金属で構成した赤外線反射材料の下側層と、
・金属−セラミック複合材料(サーメット:CERMET)の少なくとも1つの中間層であって、前記金属はWとし、前記セラミック母材はYPSZ(「Yttria-Partially Stabilized Zirconia」)とする、該中間層と
を備える多層構造である。
・基板:316Lステンレス鋼管
・赤外線反射層:W
・集中太陽熱放射吸収層:W−YPSZ(“Yttria-Partially Stabilized Zirconia”)
・反射防止層(ARL: anti reflective layer):YPSZ
である。
・正方相を安定化する点、
・結晶相がより大きな機械的抵抗性を有して得ることができる点
・純粋ZrO2で見られる不均質屈折率勾配を有する傾向を減少する点
から重要である。
・20゜の入射角で反射率を測定したときの近法線方向放射率、
・60゜の入射角で反射率を測定したときの高角放射率、
・半球での積分ができ、
で表現される。
ターゲットは、直径50.8±0.3mm、厚さ3.18±0.2mmを有するプランゼー(Plansee)社製のW4Nディスクとする。基板は、直径70mm、厚さ0.2mmを有するAISI 316Lのディスクとする。
堆積条件は以下のもの、すなわち、
・チャンバ内初期真空レベル4×10−6mbar、
・基板加熱温度:500℃、
・ターゲット−基板間距離:6cm、
・初期圧力P.=1.3×10−5mbar、
・堆積圧力P.=3×10−2mbar(Ar 6N)、
・基板並進速度:0.5cm/s、
・スパッタリング持続時間:30′、
・V=370V;I=300mA;P=111W
とした。
ターゲットは、直径50.8±0.3mm、厚さ3.18±0.2mmを有するプランゼー(Plansee)社製のW4Nディスクとする。基板は、直径70mm、厚さ0.2mmを有するAISI 316Lのディスクとする。
予スパッタリング:
・初期圧力P.=4×10−6mbar、
・堆積圧力P.=8.5×10−3mbar(Ar 6N)、
・V=320V;I=60mA
・持続時間:10′。
スパッタリング:
・基板温度:500℃、
・ターゲット−基板間距離:6cm、
・初期圧力P.=1×10−5mbar、
・堆積圧力P.=3×10−2mbar(Ar 6N)、
・基板並進速度:0.5cm/s、
・V=360V;I=440mA;P=158.4W、
・スパッタリング持続時間:30′。
アニーリング:

これらデータを実施例1のものと比較すると、同一厚さで放射率値がほぼ半分になることが分かる。

Claims (22)
- 高温で動作するのに特に適した太陽熱集熱器に適切な材料による集熱器における基板の光学的選択塗膜の作製プロセスであって、
・加熱した前記集熱器の基板上に高融点金属で構成した赤外線反射層を堆積するステップと、
・反射層を堆積するのと同一の温度及び圧力条件の下でアニーリングするステップと、
・前記高融点金属上に1層又は複数層の金属−セラミック複合材料(サーメット:CERMET)を堆積するステップであり、前記金属はWとし、前記セラミック母材はYPSZ(「Yttria-Partially Stabilized Zirconia」)とするステップと、
・前記サーメット層上に反射防止層を堆積するステップと、
・前記サーメット層及び前記反射防止層の堆積と同一の温度及び圧力条件の下でアニーリングするステップと
を有する、プロセス。 - 請求項1記載のプロセスにおいて、前記太陽熱集熱器は、線形的パラボラトラフの集熱管により構成する、プロセス。
- 請求項1記載のプロセスにおいて、前記高融点金属はWとし、前記反射防止層はYPSZにより構成する、プロセス。
- 請求項1記載のプロセスにおいて、前記反射層、前記サーメット層及び前記反射防止層の堆積は、単独チャンバ内で前記基板又は集熱管を移動させつつ同時DC/RFスパッタリングによって行う、プロセス。
- 請求項1記載のプロセスにおいて、前記基板又は集熱管は、ステンレス鋼、好適には、AISI 316L又はAISI 316H等級のステンレス鋼により構成する、プロセス。
- 請求項5記載のプロセスにおいて、前記基板又は集熱管は、0.20ミクロンより大きくない粒径の研磨剤のペーストによって研磨する、プロセス。
- 請求項3記載のプロセスにおいて、前記赤外線反射層のWは、主にα相であるWとする、プロセス。
- 請求項7記載のプロセスにおいて、前記主にα相であるWの赤外線反射層は、このα相となるよう成長を指向させることができるマッチング層を予め堆積することなく調製する、プロセス。
- 請求項3又は4記載のプロセスにおいて、前記Wの赤外線反射層は、以下のステップ、すなわち、
・チャンバ内で酸素汚染を阻止するのに十分となる初期真空レベルにするステップと、
・Wターゲットを予スパッタリングするステップと、
・前記基板を加熱するステップと、
・前記Wソース上方で前記基板をスパッタリングするとともに、低速で振動させるステップと、
・堆積温度と同一温度及びスパッタリング圧力と同一圧力でアニーリングするステップと
を順次に行うことによって調製する、プロセス。 - 請求項7又は9記載のプロセスにおいて、前記W層は、以下の条件、すなわち、
・前記チャンバ内の前記初期真空レベルは1×10−6mbar〜5×10−6mbarの範囲内、好適には3×10−6mbar〜4×10−6mbarの範囲内の圧力にする、
・前記基板又は集熱管を400℃〜600℃、好適には485℃〜515℃で加熱する、
・2.7×10−2mbar〜3.2×10−2mbarの範囲内の圧力(Ar 6N)、好適には3×10−2mbarの圧力で前記基板をスパッタリングすると同時に、DCソース上方で前記基板を0.1cm/s〜1cm/sの範囲内、好適には0.4cm/s〜0.6cm/sの範囲内の低速で振動させる、
・厚さが200nm〜900nm、好適には750nm〜850nmの範囲内となる主にα相であるW層を得るよう、前記スパッタリングと同一の温度及び圧力で0.5h〜2hの範囲内、好適には0.8h〜1.2hの範囲内の時間にわたりアニーリングする
という条件を確保して調製する、プロセス。 - 請求項1〜10のうちいずれか一項記載のプロセスにおいて、堆積させたサーメット層は、量が70体積%〜30体積%であるYPSZ母材内にナノメートルスケールで30〜70体積%の範囲内の量となるよう分散したWにより構成する、プロセス。
- 請求項11記載のプロセスにおいて、前記サーメット層は、以下のステップ、すなわち、
・前記YPSZターゲットを予スパッタリングするステップと、
・前記基板又は集熱管を加熱するステップと、
・前記Wソース及びYPSZソースに交互に曝されるよう前記基板をスパッタリングし、また振動させるステップと
順次に行うことによって調製する、プロセス。 - 請求項1〜12のうちいずれか一項記載のプロセスにおいて、YPSZ母材内にナノメートルスケールで分散したWにより構成する第2サーメット層は、量が80〜40体積%の範囲内であるYPSZ母材内に20〜60体積%の範囲内の量となるよう分散したWにより構成し、前記第2サーメット層における前記Wの体積%は、先に堆積したサーメット層よりも少ないものとして堆積する、プロセス。
- 請求項13記載のプロセスにおいて、前記第2サーメット層は、以下のステップ、すなわち、
・前記基板又は集熱管を加熱するステップと、
・前記Wソース及びYPSZソースに交互に曝されるよう前記基板をスパッタリングし、また振動させるステップと
を順次に行うことによって調製する、プロセス。 - 請求項12記載のプロセスにおいて、前記サーメット層は、前記YPSZターゲットを低電力で短時間、好適には8′〜12′の範囲内で予スパッタリングすることによって調製する、プロセス。
- 請求項12若しくは15、又は14記載のプロセスにおいて、前記サーメット層又は第2サーメット層は、以下の条件、すなわち、
・前記基板又は集熱管を400℃〜600℃、好適には485℃〜515℃で加熱する、
・2.7×10−2mbar〜3.2×10−2mbarの範囲内の圧力(Ar 6N)、好適には3×10−2mbarの圧力で前記基板をスパッタリングすると同時に、DCソース及びRFソースに対して交互に曝されるよう前記基板を5cm/s〜15cm/sの範囲内、好適には8cm/s〜12cm/sの範囲内の高速で振動させる
という条件を確保して調製する、プロセス。 - 請求項1〜16のうちいずれか一項記載のプロセスにおいて、YPSZにより構成する反射防止層(ARL)を、前記サーメット層又は第2サーメット層上堆積する、プロセス。
- 請求項17記載のプロセスにおいて、前記ARLの調製は、以下のステップ、すなわち、
・前記基板又は集熱管を加熱するステップと、
・YPSZの前記RFソース上方で前記基板をスパッタリングするとともに、低速で振動させるステップと、
・堆積温度と同一温度及びスパッタリング圧力と同一圧力で、0.2h〜1hの範囲内、好適には0.5hの時間にわたりアニーリングするステップと
を順次に行うことによって行う、プロセス。 - 請求項18記載のプロセスにおいて、前記ARLは、以下の条件、すなわち、
・前記基板又は集熱管を400℃〜600℃、好適には485℃〜515℃で加熱する、
・2.7×10−2mbar〜3.2×10−2mbarの範囲内の圧力(Ar 6N)、好適には3×10−2mbarの圧力で前記基板をスパッタリングすると同時に、RFソース上方で前記基板を0.1cm/s〜1cm/sの範囲内、好適には0.4cm/s〜0.6cm/sの範囲内の低速で振動させる、又は前記YPSZソースを固定したままステンレス鋼製の前記集熱管を回転させながら並進移動させる、
・前記堆積温度と同一温度及び前記スパッタリングと同一圧力で0.2h〜1hの範囲内、好適には0.4h〜0.6hの範囲内の時間にわたりアニーリングする
という条件を確保して調製する、プロセス。 - 集熱器の基板の光学的選択塗膜材料において、
・反射防止材料の上側層と、
・高融点金属で構成した赤外線反射材料の下側層と、
・金属−セラミック複合材料(サーメット:CERMET)の少なくとも1つの中間層であって、前記金属はWとし、前記セラミック母材はYPSZ(「Yttria-Partially Stabilized Zirconia」)とする、該中間層と
を備える多層構造である、光学的選択塗膜材料。 - 請求項20記載の光学的選択塗膜材料において、前記反射防止材料はYPSZとし、前記赤外線反射材料はWとし、前記サーメットにおけるWは20体積%〜70体積%の範囲内であり、またセラミックYPSZ母材は80体積%〜30体積%である、光学的選択塗膜材料。
- 請求項20記載の光学的選択塗膜材料において、温度550゜での吸収率α及び半球放射率の値εHがそれぞれ0.893及び0.087である、光学的選択塗膜材料。
