実施例で使用した試験用ウエハについて説明する。
試験用ウエハとしてフェニテックセミコンダクター社製の裏面金属蒸着ウエハを用いた。裏面金属蒸着ウエハは、ウエハ、ウエハ上に配置されたチタン膜、チタン膜上に配置されたニッケル膜、及びニッケル膜上に配置された銀膜を備える。なお、ウエハは表面と裏面を備える。ウエハの表面は鏡面に仕上げられた面であり、ウエハの裏面はグラインドにより研削された面である。チタン膜は、ウエハの裏面上に配置されている。裏面金属蒸着ウエハの総厚みは200μmである。

貼り合わせにより得られたものを、ダイサー((株)DISCO製のDFD−6361)を用いて、0.5mm×0.5mm□にダイシング(個片化)した。ダイシング時に、個片(チップ)が飛んで脱落したものを×、脱落しなかったものを○と判定した。

条件(3):フィルム状接着剤とダイシングテープ間の剥離力測定の測定結果が、0.01〜3.00N/20mmである。
