Description
本発明は、半導体薄膜の製造法に関する。特に、本発明は、かかる薄膜をアニールする方法に関する。より詳細には、本発明は、(AgxCu1−x)2ZnSn(SySe1−y)4薄膜(x及びyは0〜1の間から選択することができる)の製造に関する。
Cu2ZnSn(SySe1−y)4吸収層は、薄膜太陽電池のCu(In,Ga)(S,Se)2吸収層を代替する一番手の候補であるとみなされている。その理由は、該吸収層が安価で豊富な元素のみを含むからである。Cu2ZnSn(SySe1−y)4太陽電池は、電力変換効率9.7%に達しており、この材料の潜在能力を明確に示しているからである(Todorovら、Adv.Mater.、2010、22、1〜4)。
これまで、スズ損失の問題が立証及び言及されてきたが、全体の環境圧を単純に増加すること(例えば、N2分圧を増加させることなどによって)以外では、この問題を処理する方策のための現実的な提案は存在しない。故に、本発明による手法は、アニーリングのプロセス中に(AgxCu1−x)2ZnSn(SySe1−y)4吸収体層を安定化することによってスズ損失を防止することを目的とする。同時に、本発明はまた、(AgxCu1−x)2ZnSn(SySe1−y)4吸収体層を製作するための新規な方法を創出する。

さらなる利点は、最終生成物が、従来の生成法によって作製された(AgxCu1−x)2ZnSn(SySe1−y)4吸収体と原理的に大きく相違しないという事実に由来する。しかし、本発明によって製造プロセスをはるかに良好に制御することを可能にすることができる。さらには、本発明によって、薄膜表面の性質を改良することを可能にすることができる。その理由は、Sn損失を防止できるからである。
本発明による新規なアニーリングプロセスは、従来から使用されているアニーリングプロセス以上には複雑ではなく、したがって、その工業的な実施において障害は全く予想されない。
以下、本発明のこうした態様及び他の態様を添付の図面を参照してさらに説明するが、それは例としてのみの説明である。
本発明に従って、太陽電池用途のための(AgxCu1−x)2ZnSn(SySe1−y)4薄膜を製造及び安定化するための方法が提供される。図1aに示されるように、Ag及び/又はCuを含む薄膜20が提供される。上記薄膜20は、Znをさらに含む。図1bに示されるように、S及び/又はSeを含み、Snをさらに含む雰囲気30中で、上記薄膜20は高温T及び圧力pでアニールされる。上記薄膜20の表面と本質的に接触している上記雰囲気30中のSn又はSn化合物の蒸気圧は、それが上記薄膜20から生じるSn又はSn化合物の分圧以上であるように調整される。この方法が、図1cに示されるように、(AgxCu1−x)2ZnSn(SySe1−y)4薄膜20を製造する。
真空下(p=10−3ミリバール)T=100℃で60分間
p=500ミリバールの90%N2+10%H2でT=560℃で120分間
ボックスの容積:24.3cm3(蓋に直径2mmの孔を有するボックス)
イオウ元素の質量ms約100mg(過剰に投入されている)
粉末状SnS2の質量mSnS2約10mg(S+SnSzアニーリングの場合、過剰に投入されている)。
試料温度330℃におけるCu、Zn、Sn及びSeの単一ステップ共蒸発、
EDXにより推定された組成:Cu/(Sn+Zn)=0.88;Zn/Sn=1.08
上で議論したように、銅−亜鉛−スズ−カルコゲニドケステライト、すなわち、Cu2ZnSnS4及びCu2ZnSnSe4(CZTS(e))は、すべての構成成分が天然に極めて豊富に存在すること、1.0〜1.5eVの範囲の同調可能直接バンドギャップ、大きな吸収係数、及び10%に近い実証電力変換効率のために、大規模薄膜太陽電池作製用の理想的な候補である[1]。しかし、高温(約400℃)[2〜5]でのCZTS(e)からのSnS(e)脱着を介してのSn損失が膜組成及び膜均一性の完全な制御を妨害する。全く粗野でなく、実行可能な製作プロセスが、現在利用可能である。ここで、本発明者らは、ケステライト吸収体の形成反応を理解することが、成長プロセスを制御し、太陽電池効率を劇的に改良するための鍵であることを示す。さらには、本発明者らは、この知見が、(4種の異なる要素によって張られた)4次元パラメーター空間を容易で強固な2次元的なプロセスに単純化するのに使用できることを実際に示す。SnS(e)及びS(e)の十分に高い分圧によって、(a)高温でのCZTS(e)の分解反応が防止され、(b)如何なる失われたSnもSn欠乏膜内に導入される。この発見によって、吸収体製作に使用される前駆体膜をCu/Zn含有層に単純化することが可能になり、Sn及びS(e)が、自己調整プロセスによってガス相から導入される。

物理蒸着
CZTSe薄膜は、ベークアウトなしで基礎圧力1・10−8ミリバールを用いて分子線エピタキシーシステムで物理蒸着によって作製されている。噴散セルが、市販のMoコートソーダ石灰ガラス上でZn、Sn、Cu、及びSeを蒸発させるのに使用される。試料温度は、高温計で測定され、堆積速度は、石英結晶モニター、電子線発光分光法システム、及びビームフラックスモニターで制御される。
低コストのCZTS及びCZTSe薄膜は、Moコートソーダ石灰基板上へ3電極モードの定電圧で実施されるCu/Zn積層体の逐次電析をした後、Sn及びSを組込むアニールするステップによって製造する。電析では、基板は、電析溶液中に面を下にして置かれた円筒状ポリプロピレンブロックに対面して搭載され、堆積中、回転される。酸性ZnCl2溶液からのZnの堆積に対しては、白金ホイルカウンターとAg|AgCl参照電極が、塩基性CuSO4溶液からのCuの堆積に対しては、白金ホイルカウンターとHg|HgO参照電極が、それぞれ使用された。堆積と堆積の間に、層は、脱イオン水で完全にすすがれ、窒素で乾燥された。Cu堆積用の水溶液は、3M NaOH、0.2Mソルビトール、0.1M CuS04・7H20、及び0.93mMのEmpigenを含み、堆積電位は、−1.20Vである。Zn堆積用の水溶液は、3MのKCl、50mMのZnCl2、1重量%pH3ヒドリオン緩衝液、及び0.2重量%ポリ[ビス(2−クロロエチル)エーテル−alt−1,3−ビス[3−(ジメチルアミノ)プロピル]−尿素]を含み、堆積電位は、−1.24Vである。記載の堆積電位はすべて、飽和カロメル電極に対するものである。
Cu/Zn前駆体及び成長したままのCZTSe試料のアニーリングは、真空/ガス機能を用いて管状炉で実施された。基板は、過剰のS(e)及び過剰のSnS(e)2、過剰のSnと一緒にグラファイト容器内部に置かれ、その容器が、それぞれ管状炉内に移動される。ボックスの容積は、24.3cm3に等しく、小孔(直径=2mm)によってアニーリング前にバックグランドガスの充填が可能である。Cu/Zn前駆体は、500ミリバールの90%N2+10%H2を形成するガス雰囲気中560℃で2時間アニールされ、成長したそのままのCZTSe試料は、約1ミリバールの形成ガス下でアニールされた。
太陽電池を製作する前に、表面からいかなる銅スルフィド/セレニド相をも除去するために、膜はKCN(5重量%)水溶液中でエッチングされた。デバイスは、CdSが堆積される化学浴、続いてのi−ZnO及びAl:ZnO層のスパッタリング及びNi/Al接触グリッドによって形成された。
太陽電池の特性評価は、家庭用電流−電圧設定で実施された。ハロゲン(ELH120V)ランプ由来の照明電力1000W/m2が使用される。試料ホルダーは、試料下部に位置するペルチェ素子を介して25℃まで調整される。
X線回折は、Cu源(Kα1+2線)からのX線の入射角θ=0.75°を用いて斜入射モードで室温で実施された。走査範囲は20°〜80°に設定され、積算時間は3秒、ステップサイズは0.01°に設定された。相の同定は、JCPDSデータベース2008に基づいている。マニュスクリプトを通じて使用したディフラクトグラムは、Mo(PDF:04−001−0059)、MoS2(PDF:04−004−4330)、MoSe2(PDF:04−003−6623)、ZnS(PDF:00−005−0566)、Cu9S5(PDF:00−023−0962)、Cu2ZnSnS4(PDF:00−026−0575)、及びCu2ZnSnSe4(PDF:04−010−6295)である。最後のものの場合、Cu2ZnSnSe4試料が約10原子%のSも含んでいたので、データベースからのPDFの単位胞パラメーターは、測定スペクトルに合わせるために、より小さい値(a=5.654Å、c=11.274Å)に変更された。
組成分析は、冷陰極電界放出走査電子顕微鏡に取り付けられたエネルギー及び波長分散型X線分析システム(EDX/WDX)を用いて実施された。全組成は、20keV電子エネルギーで測定され、表面上の3種の異なる点が平均化されて代表測定値を得る。EDXマッピングは、面積約600μm2にわたって走査することによって実施され、エネルギー20keVが使用される。元素は以下のように同定される。それぞれの元素は、放射X線スペクトルの小エネルギー範囲にわたる積分を介して同定される。例Cu、線:Ka1、エネルギー:8.05keV、積分:7.95〜8.15keV;Zn、線:Ka1、エネルギー:8.63keV、積分:8.55〜8.74keV;Sn、線:La1、エネルギー:3.45keV、積分:3.38〜3.50keV。像は、以下のように処理される:それぞれの元素マップは、着色され、表面の形態に重ねられる。元素マップの色が、加えられて相関効果を視覚化する。Cu信号は、赤に着色され、Zn信号は、緑に着色され、Sn信号は、青に着色される。したがって、Cu、Zn及びSnからなる粒は、白として表示され、バックグランドとして灰色のSEM像がある。したがって、Cu、Zn及びSn(存在する場合)が、分離されている粒は、その元素に帰属するそれぞれの色で表示される。

- Ag及び/又はCuを含み、Znをさらに含む薄膜(20)を形成するステップと、

前記薄膜の表面と本質的に接触している雰囲気(30)中のSn又はSn化合物の蒸気圧が、前記薄膜(20)から生じるSnの分圧以上である、
(AgxCu1−x)2ZnSn(SySe1−y)4薄膜を製造する方法。 - アニールするステップの前に形成される前記薄膜(20)がSnをさらに含む、
