−前駆体の溶液と呼ばれる溶液を、エチレングリコール、アセトニトリル及びアルコール、特にエチルアルコール及びイソプロパノールからなる群から選択される少なくとも一の液体化合物を含む溶媒媒体と呼ばれる液体媒体中で式(A)の固体材料を構成する各元素の前駆体を混合することによって調製し;ついで
−前駆体の上記溶液のソルボサーマル処理と呼ばれる処理を、密閉反応器中において、140℃から250℃、特に180℃から220℃の温度で8時間から24時間、特に12時間から18時間の期間、実施し;ついで
−前駆体の上記溶液におけるソルボサーマル処理中に形成された固体の固/液分離工程を実施し;ついで
−微粉化された粉末を形成するために上記固体の粉砕を実施し;ついで
−微粉化された粉末に溶融塩工程を施す。
− 前駆体の溶液を構成する元素S及びSeの各モル比(d’及びx’)が、合計(d’+x’)が4から15,特に5から12であるものであり、
− 上記値(a”、u”、b”、v”、c”、y”、w”、d”及びx”)は、満たされるべき本発明に係る方法によって得られる式(A)の固体材料の電気的中性の条件を満たすように適合化される。
0.674gの塩化銅(I)(CuCl,PROLABO,France,6.8mmol)、0.465gの塩化亜鉛(II)(ZnCl2,ALDRICH,France,3.41mmol)、1.196gの塩化スズ(IV)(SnCl45H2O,ACROS,France,3.41mmol)及び3.308gのチオシアン酸カリウム(K−S−C≡N,FLUKA ALDRICH,France,34mmol)を含有する粉末組成物が調製される。粉末組成物をミキサーに配し、(2,1,1,10)の(Cu,Zn,Sn,S)のモル比を有する均一混合物を形成する。
粉末組成物がアルミナ坩堝に移され、それがその雰囲気の更新が可能なように適合化された反応容器に配される。上記反応器は縦の管状炉に配される。反応器の雰囲気には窒素ガス(N2)がパージされる。周辺温度から400℃まで6時間で容器の温度を増大させるために炉によって坩堝が加熱される。尚も窒素ガス流下で24時間、400℃の温度が反応容器中において維持され、ついで、坩堝が周辺温度まで自然に冷却される。最初の粉末組成物に対して見かけの体積が増加した曝気された固体材料が得られる。
曝気された固体材料が、200mlの体積の水に取り上げられる。得られた水性懸濁液が、水中の残留塩及び過剰のチオシアネートを溶解させるために、撹拌しながら1時間、定温放置される。黒色の固体材料が得られ、沈降、特に1720gでの20分の遠心分離によって水性相から分離される。黒色の固体材料を200mlのエチルアルコールの溶液で再び洗浄し、得られた固体材料を空気中で周辺温度で乾燥させる。
上記のようにして得られた10gの乾燥固体材料、およそ0.4mmの粒径を有する結晶性アルミナ(Al2O3)から形成された27gの粉砕ビーズ、及び20mlのエチルアルコールを摩擦粉砕機の(40mm×85mmの有効寸法の)容器に配する。調製物に周辺温度で1時間の粉砕処理を施す。エチルアルコール懸濁液中の固体材料の上記懸濁液を濾過によって分離する。固体材料の上記懸濁液に周辺温度で20分間の1720gでの遠心分離工程を施す。固体材料と、取り除かれる液体上清を含む沈着物(C1)が得られる。先に回収した粉砕ビーズを600mlのエチルアルコールで洗浄し、洗浄懸濁液を形成し、洗浄懸濁液を沈着物(C1)に添加し、エチルアルコール中の固体材料の二次懸濁液を形成する。粉砕ビーズを洗浄する工程を繰り返し、ビーズ洗浄懸濁液を沈着物(C1)に加える。
透過電子顕微鏡による固体材料の分析は、その平均見かけ直径がおよそ0.2μmである個別化された粒子を示す。
0.348gの塩化亜鉛(II)(ZnCl2,ALDRICH,France,2.55mmol)、0.894gの塩化スズ(IV)(SnCl4−5H2O,ACROS,France,2.55mmol)及び0.672gの塩化銅(I)(CuCl,PROLABO,France,6.8mmol)を、46.1mlのエチルアルコール(0.119gのGaCl3,1.705mmol)中の塩化ガリウム(III)(GaCl3,ALDRICH,France)の溶液に加える。磁気撹拌と超音波処理によって塩種をエチルアルコールに溶解させる。エチルアルコールを80℃で減圧下で蒸発によって溶液から取り除く。4.95gのチオシアン酸カリウム(K−S−C≡N,51mmol)を、エチルアルコールの蒸発後に得られたペースト状の固体に添加する。混合物中のモル比(Cu、Zn、Sn、Ga、S)は(2、0.75、0.75、0.5、15)である。
透過電子顕微鏡によるこの固体材料の分析は、その平均見かけ直径がおよそ0.2μmであり、およそ25nmのサイズの一次晶子を有する個別化された粒子を示す。固体材料の懸濁液の乾燥後に得られる粉末のX線回折スペクトル(図3)は、線が2θの高い値に向けてオフセットしている単一(Cu2ZnSnS4)構造の特徴を有する。デバイ−シェラー法によるモデリングでの解析は、その平均見かけサイズがおよそ16nmである組織化された結晶ドメインを示している。ラマン散乱スペクトルは、その半分の高さでの幅が50cm−1で、330cm−1に中心を置く広い線を示している。
0.683gの塩化銅(I)(CuCl,6.9mmol)、0.352gの塩化亜鉛(II)(ZnCl2,2.58mmol)、1.212gの塩化スズ(IV)(SnCl4−5H2O,3.46mmol)、0.189gの塩化カドミウム(II)(CdCl2−2H2O,0.86mmol)及び6.724gのチオシアン酸カリウム(K−S−C≡N,70mmol)を含有する粉末組成物を調製する。粉末組成物はそれ自体知られた方法によって均質化される。(2、0.75、0.25、1、20)のモル比の(Cu、Zn、Cd、Sn、S)の混合物が得られる。
溶融塩処理は実施例1に従って実施されるが、合成温度は450℃である。抽出及び粉砕の工程は実施例1に記載された実施態様に従って実施される。
透過電子顕微鏡による固体材料の分析は、その平均見かけ直径がおよそ0.2μmであり、その相当直径がおよそ30nmである一次晶子を有する個別化された粒子を示す。
1.577gの塩化スズ(IV)水和物(SnCl4 5H2O,4.5mmol)、0.614gの塩化亜鉛(II)(ZnCl2,4.5mmol)及び1.534gの塩化銅(II)(CuCl2−2H2O,9mmol)が200mlの無水エチルアルコールに導入される。そのようにして形成された金属塩の懸濁液は、該金属塩が無水エチルアルコールに完全に溶解するまで撹拌される。2.054gのチオ尿素(CS(NH2)2,FLUKA ALDRICH,France,27mmol)がついでSn(IV)、Cu(II)及びZn(II)の溶液に加えられ、該溶液が周囲温度で10分間攪拌される。撹拌しながら周囲温度で、1.584gのアスコルビン酸(C6H8O6,ALDRICH,France,9mmol)がついで加えられ、溶液の体積が無水エチルアルコールで240mlにされ、混合物が更に20分撹拌される。
上記のようにして得られた沈殿物、およそ0.3mmの粒径を有する結晶性アルミナ(Al2O3)から形成された27gの粉砕ビーズ、及び15mlのエチルアルコールが摩擦粉砕機の(40mm×85mmの有効寸法の)容器に配される。調製物に、エチルアルコール懸濁液中の固体材料の形成を可能にするように適合化された1時間の粉砕処理が周辺温度で施される。粉砕ビーズ及び上記固体材料の懸濁液が濾過によって分離される。粉砕ビーズがエチルアルコールで洗浄され、その間に懸濁液が超音波及び磁気撹拌で交互に処理される。粉砕ビーズの連続的洗浄によって得られた固体材料を含む懸濁液が組み合わされて、およそ600mlの体積を有する固体材料の懸濁液が形成される。
透過電子顕微鏡による懸濁液のアリコート画分の分析は、実質的におよそ150nmの平均相当直径を有し、およそ10nmの平均相当直径を有する一次結晶の凝集物の形態である個別化物を示す。
実施例4に記載された方法で得られた粒子(Cu2;Zn;Sn;S4)の0.5gの粉末を1.66gのチオシアン酸カリウムと混合する。混合物中のモル比(S)/(Cu)は7.5である。アルミナ坩堝に配した混合物を、窒素雰囲気下、周囲温度で容器中に導入する。その温度が着実に増加し、150分で400℃に達するように容器を加熱し、ついで、400℃の温度を容器中で16時間維持する。容器を自然冷却させた後、焼成粉末を200mlの脱イオン水に取り上げ、残留チオシアネートが水に溶解するように、懸濁液を30分間の磁気撹拌によって均質化する。そのようにして得られた懸濁液を1700gで20分間遠心分離し、得られた固形物を200mlのエチルアルコールで洗浄する。1720gで20分間遠心分離し、エタノール性上清を除去した後、固体を周囲温度で乾燥させる。
粒子組成物の乾燥後に得られた粉末のX線回折スペクトルは、単一(Cu2ZnSnS4)構造を示している。デバイ−シェラー法によるモデリングでの分析は、その平均見かけサイズがおよそ60nmである組織化された結晶ドメインを示している。
2.555gの塩化銅(II)(CuCl2−2H2O;15mmol)、1.020gの塩化亜鉛(II)(ZnCl2;7.5mmol)、2.625gの塩化スズ(IV)水和物(SnCl4 5H2O;7.5mmol)を300mlのエチレングリコール中に導入する。そのようにして形成された金属塩の懸濁液を、上記金属塩がエチレングリコールに完全に溶解するまで10分間撹拌する。5.705gのチオ尿素(CS(NH2)2;75mmol)をついでSn(IV)、Cu(II)及びZn(II)の溶液に加え、上記溶液を周囲温度で20分間撹拌する。撹拌しながら、周囲温度で、6.075mlのメタノール中のTMaOHの溶液(TMaOH;15mmol)をついで加える。混合物を更に20分撹拌する。組成物中のモル比(Cu;Zn;Sn;S;OH)は(2;1;1;10;2)である。
粉砕を実施例4に記載されているようにして実施する。粉砕ビーズの除去後、粉砕懸濁物を600mlのエチルアルコールに取り上げる。エチル相を吸引により除去し、得られた沈殿物を250mlのエチルアルコールで3回洗浄する。このようにして得られたエチル懸濁液を、最も大きな直径を有する粒子を沈降によって除去するために500gで10分間、遠心分離する。本発明に係る微細粒子を上清中に集める。
透過電子顕微鏡による懸濁液のアリコート画分の分析は、実質的におよそ20nmの平均相当直径を有し、およそ10nmの平均相当直径を有する一次結晶の形態である個別化物を示している。
実施例6に記載された方法の終わりに得られた0.4gの粉末(Cu2; Zn; Sn; S4)を1.3 gのチオシアン酸カリウムと混合する。混合物中のモル比(S)/(Cu)は7である。アルミナ坩堝に配した混合物を周囲温度で窒素雰囲気下で容器中に導入する。その温度が着実に増加し、150分で400℃に達するように容器を加熱し、ついで、400℃の温度を容器中で16時間維持する。容器を自然冷却させた後、焼成粉末を300mlの脱イオン水に取り上げ、残留チオシアネートが水に溶解するように、懸濁液を30分間の磁気撹拌によって均質化する。そのようにして得られた懸濁液を1700gで20分間遠心分離し、得られた固形物を300mlのエチルアルコールで洗浄する。1720gで20分間遠心分離し、エタノール性上清を除去した後、固体を周囲温度で乾燥させる。
粒子組成物の乾燥後に得られた粉末のX線回折スペクトル(図5)は、単一(Cu2ZnSnS4)構造を示している。デバイ−シェラー法によるモデリングでの分析は、その平均見かけサイズがおよそ60nmである組織化された結晶ドメインを示している。
1.73gの塩化スズ(IV)水和物(SnCl4 5H2O,つまり4.95mmol)、0.8gの塩化亜鉛(II)(ZnCl2,5.85mmol)及び1.534gの塩化銅(II)(CuCl2−2H2O,9mmol)を200mlのエチレングリコール中に導入する。そのようにして形成された金属塩の懸濁液を、上記金属塩がエチレングリコールに完全に溶解するまで周囲温度で撹拌する。3.42gのチオ尿素CS(NH2)2(FLUKA ALDRICH,France,45mmol)をついでSn(IV)、Cu(II)及びZn(II)の溶液に加え、該溶液を周囲温度で10分間撹拌する。3.645mlのメタノールMeOH中の水酸化テトラメチルアンモニウム(TMaOH)の25%溶液(つまり9mM)を、ついで撹拌しながら周囲温度で加え、撹拌を30分継続する。溶液をエチレングリコール300mlにし、混合物を更に20分撹拌する。溶液中のモル比(Cu;Zn;Sn;S;OH)は(2;1.3;1.1;10;2)である。
上で得られた沈殿物(4g)、ZrO2−Y2O3から形成された32gの破砕ビーズ(粒径およそ0.3mm)及び10mlのエチルアルコールを摩擦粉砕機の容器に配する。調製物に周囲温度で4時間の粉砕処理を施す。10mlのエチルアルコールを加え、粉砕を更に4時間継続する。粉砕した固形物の懸濁物を粉砕ビーズの存在下で12時間撹拌し、ついで、粉砕ビーズと上記固体材料の懸濁液を濾過によって分離する。
上で得られた0.5gの粒子(Cu2;Zn;Sn;S4)の粉末を1.66gのKSCNと混合する。混合物中のモル比(S)/(Cu)は7.5である。アルミナ坩堝に配した混合物を、窒素雰囲気下、周囲温度で容器中に導入する。その温度が着実に増加し、150分で500℃に達するように容器を加熱し、ついで、500℃の温度を容器中で6時間維持する。容器を自然冷却させた後、焼成粉末を200mlの脱イオン水に取り上げ、残留KSCNが水に溶解するように、懸濁液を30分間の磁気撹拌によって均質化する。そのようにして得られた懸濁液を1700gで20分間遠心分離し、上清を除去し、得られた固形物を20分の均質化によって200mlの脱イオン水に取り上げる。懸濁液(S1)が形成される。
1.534gの塩化銅(II)(CuCl2−2H2O,9mmol)、1.577gの塩化スズ(IV)水和物(SnCl4 5H2O,つまり6.75mmol)及び0.922gの塩化亜鉛(II)(ZnCl2,5.85mmol)を、200mlの無水イソプロパノール中に導入する。イソプロパノール中の金属塩の混合物を、上記塩がイソプロパノールに溶解するまで周囲温度でおよそ20分間、撹拌する。4.793gのチオ尿素CS(NH2)2(FLUKA ALDRICH,France,63mmol)をついでSn(IV)、Cu(II)及びZn(II)の溶液に加え、上記溶液を周囲温度で10分間撹拌する。撹拌しながら周囲温度で、メタノール中の水酸化テトラメチルアンモニウム(TMaOH)(つまり18mM)の7.29mlの25%溶液をついで加え、撹拌を30分継続する。
上で得られた0.5gの粒子(Cu2;Zn;Sn;S4)の粉末を2.49gのKSCNと混合する。混合物中のモル比(S)/(Cu)は11.25である。アルミナ坩堝に配した混合物を、窒素雰囲気下、周囲温度で容器中に導入する。その温度が着実に増加し、150分で450℃に達するように容器を加熱し、ついで、450℃の温度を容器中で6時間維持する。容器を自然冷却させた後、実施例8に記載された方法による手順に従う。

− 亜鉛(Zn)の前駆体が、塩化亜鉛(ZnCl2)、酢酸亜鉛((CH3COO)2Zn)、新たに調製されたZn+2水酸化物及び新たに調製されたZn+2(オキシ)水酸化物からなる群から選択され;
− アニオンの前駆体が、チオシアン酸カリウム(K−S−C≡N)、チオ尿素(S=C(NH2)2)、硫化ナトリウム水和物(Na2S、9H2O)、硫化ナトリウム(Na2S)、セレノシアン酸カリウム(K−Se−C≡N)及びセレノ尿素(Se=C(NH2)2)からなる群から選択され;
− ドープ剤の前駆体が、硝酸銀(AgNO3)、塩化ガリウム(GaCl3)、塩化カドミウム(CdCl2)、硝酸ガリウム(Ga(NO3)3)、硝酸カドミウム(Cd(NO3)3)、ヨウ化カドミウム(CdI2)及び酢酸鉛((CH3COO)4Pb)、硝酸イットリウム(Y(NO3)3)、ガリウム(オキシ)水酸化物、鉛(オキシ)水酸化物及びイットリウム(オキシ)水酸化物からなる群から選択される、
請求項12又は請求項13に記載の方法。 - 前駆体の組成物(15)に溶融塩工程(3)を直接施す請求項12から14の何れか一項に記載の方法。
- 工程(a)後に、
−前駆体の溶液(22)と呼ばれる溶液を、エチレングリコール、アセトニトリル及びアルコールからなる群から選択される少なくとも一の液体化合物を含む溶媒媒体(20)と呼ばれる液体媒体中で式(A)の固体材料(1)を構成する各元素の前駆体を混合(21)することによって調製し;ついで
−前駆体の上記溶液(22)のソルボサーマル処理(23)と呼ばれる処理を、密閉反応器中において、140℃から250℃の温度で8時間から24時間の期間、実施し;ついで
−前駆体の上記溶液(22)におけるソルボサーマル処理(23)中に形成された固体残留物(24)の固/液分離工程(25)を実施し;ついで
−微粉化された粉末(27)を形成するために上記固体(24)の粉砕(26)を実施し;ついで
−微粉化された粉末(27)に溶融塩工程(3)を施す、請求項12から14の何れか一項に記載の方法。 - 溶融塩工程(3)において、上記容器の温度上昇速度が1℃/分から2℃/分であり、合成温度が350℃から460℃である請求項12から16の何れか一項に記載の方法。
- 不活性ガスがアルゴン(Ar)及び分子窒素(N2)からなる群から選択される請求項12から17の何れか一項に記載の方法。
- 8より大きいδP値と5より大きいδH値を有する少なくとも一の化合物から形成された、分散液と呼ばれる液体媒体中の上記固体材料の分散物が調製される請求項1から11の何れか一項に記載の固体材料(1)の使用。
- 太陽電池の光吸収膜の製造における請求項19に記載の固体材料(1)の使用。
- 光触媒膜の製造における請求項19に記載の固体材料(1)の使用。
- 分散液と呼ばれる液体媒体中の式(A)の上記固体材料(1)の分散物を調製し、該分散物を、0.1μmから5μmの厚みを有する粒子の上記分散物の膜を形成するために固体表面に塗布する、請求項1から11の何れか一項に記載に記載の固体材料(1)の請求項20又は請求項21に記載の使用。
