フィレット41の平面形状は、図4に示すように、真円となる場合もあるが、ICチップ13の形状や回路電極125の形状や接合材40の濡れ性などによってフィレット41の平面形状は異なる。フィレット41の形状によっては、矩形状のICチップ13の角隅部からフィレット41の周縁端部までの長さ寸法(W1”)の方が、矩形状のICチップ13の一辺から補強面421の周縁端部までの長さ寸法(W2’)よりも短くなることがある。そのような場合であっても、ICチップ13の角隅部からフィレット41の周縁端部までの長さ寸法(W1”)は、100μm以上であることが好ましい。

ICチップ13の実装は、フリップチップ方式により行う。具体的には、回路基材11の回路電極125上に、接合材40を所定量滴下して塗布する。一方、ICチップ13に予めバンプ134を設けておき、回路基材11の回路電極125に、塗布された接合材40の上からICチップ13のバンプ134のある実装面132を押し付けて、接合材40の中にバンプ134を入り込ませる。その際、ICチップ13の周縁にも接合材40が行きわたる。そして、平板状の圧着板により回路基材11に向かってICチップ13を所定時間加熱圧着する。ここで、用いる圧着板とは、金属又は樹脂から形成され、ICチップ13の周縁のフィレットより大きな面積の平面部を有し、その平面部には接合材が接着しないように剥離処理を施したものが好ましい。その後、接合材40の硬化によりICチップ13の周縁にフィレット41が形成される。また、圧着板により、ICチップ13を加熱圧着する際に、ICチップ13の周縁には補強面421も形成される。
なお、フリップチップ方式による実装方法としては、例えば、ESC工法、C4工法、超音波フリップチップ工法などが挙げられる。

(実施形態の効果)
本実施形態に係るICタグ1によれば、補強部42がICチップ13の上面135から連続するように延びて、所定の長さ寸法(W2)を有する補強面421を備えるため、ICチップ13に外力が作用しても、補強部42で衝撃力を吸収でき、ICチップ13の破損を防止することができる。また、フィレット41がICチップ13と回路電極125とを接合する接合材40の硬化体として形成されているため、別途接着剤を使用する必要が無く、ICチップ13の製造工程の煩雑化を招くことが無く、製造コストが高騰することもない。
また、ICタグ1では、フィレット41は、長さ寸法(W1)が100μm以上であるので、フィレット41の補強部42の面積を十分に確保でき、ICチップ13を十分に補強することができる。
さらに、本実施形態に係るICタグ1は、保護層としての両面粘着シート31を備えるため、ICチップ13の損傷をさらに防止することができる。

実施例1のICタグは、アンテナ回路の作製工程と、ICインレットの作製工程と、ICタグの加工工程により作製した。
(アンテナ回路の作製工程)
図5に示すように、回路基材11として、銅箔/PET(ポリエチレンテレフタレート)貼り合わせ品であるニカフレックス(ニッカン工業(株)製(銅/PET=35μm/50μm))を使用した。この回路基材11にスクリーン印刷法にてエッチングレジストパターンを印刷した。その後エッチングにて不要な銅箔を除去し、回路線121、接続体122A、122B、122Cを作製した。その後、回路線121の接続体122Aと接続体122Bとを結合するために、絶縁レジストインク(日本チアソン(株)製、製品名:ML25089)と銀ペースト材(東洋紡績(株)製、製品名:DW250L−1)を用いてジャンパー124を形成した。ジャンパー124の形成はスクリーン印刷法を用いた。これにより、アンテナ回路12を作製した。

ICインレット10は、作製されたアンテナ回路12へRFID−ICチップ13(NXP(株)製、製品名:IcodeSLI)をフリップチップ方式により実装することにより作製した。実装には、フリップチップ実装機(九州松下(株)製、製品名:FB30T−M)を用いた。接合材には、異方導電性ペースト(ACP、京セラケミカル(株)製、製品名:TAP0602F)をACP塗布量で0.28mg使用した。ACPへの加熱温度はICチップ13において220℃、ICチップ13への荷重は2N(200gf)、加圧加熱時間は7秒間として、実装を行った。
実装後、ACPの硬化体により、ICチップ13の周縁にフィレットが形成された。ICチップ13の角隅部から周縁端部までのフィレットの長さ寸法(W1”)は116μmであった。
また、フィレットは、ICチップ13の高さ寸法と同じ高さ寸法を有し、補強部が形成されていた。ICチップ13の1辺から補強面の周縁端部までの長さ寸法(W2’)は170μmであった。

実施例1〜4及び比較例1、2のICチップ13は、以下の手順(1)〜(3)により評価した。
(1)図5に示すように、ステンレス板((株)日本バルテック製、製品名:SUS304)50上にICタグを配置した。この際、ICタグの両面粘着シート又は第2の保護層がステンレス板50に対向する状態にICタグを配置した。
(2)ICタグの上に、図7に示すような把持部61を有するローラ60を載せて転がした。ローラ60は、図4において矢印で示すローラ転がし方向に転がした。ローラ60は、荷重3.7kgで、直径80.4mm、高さ80.4mmの円柱状の本体と、本体の両端に、直径20.0mm、長さ100.0mmの棒状の把持部61とを有するものである。
(3)往復1回毎に前記ハンディーRWにて動作確認を行い、ICチップ13の破損確認を行った。
表1には、評価結果として、ICチップ13の動作を確認することができたICタグ5枚における最高往復回数の平均値を示す。なお、実施例4において、往復回数が500となっているものは、往復500回を超えて試験を行っていないことを示す。
