Abstract
【解決手段】保護膜4とダイヤモンド・ライク・カーボン薄膜5とを金属支持体2上に堆積し、以下にてダイヤモンド・ライク・カーボン薄膜5ナノパターニングする。ハードマスク8を用いドライ・フェーズ中の選択的化学エッチングにより行われ、エッチングはダイヤモンド・ライク・カーボン薄膜5と保護膜4との間の界面で停止する。ハードマスク8は、あらかじめ自由表面上に堆積されたナノ粒子10によって輪郭が定められているボイド・ラティス11である。保護膜4とナノパターニングされたダイヤモンド・ライク・カーボン薄膜5とで形成された積層コーティングは、約100nmから約10μmの厚さを有する。

Description
用いられている。これは、例えば、マイクロ流体装置(microfluidic device)、バイオチップ、ホログラム、のような物の製造分野の場合である。このような特定の種類の分野においては、形状や大きさに関して、非常に正確に、微小な製品を製造することが要求されている。特に、このような製品の表面には、通常、パターンが形成され、例えば、ランド及び隙間領域によって定められるパターンを備え、これらの領域(幅、高さ、ピッチ)のディメンションは、マイクロメートルの領域にあり、さらに、ナノメートルの領域にも及んでいる。ナノメートルの領域のディメンションを持つパターンの場合、その表面は、ナノパターニング(nanopatterned)された表面を呼ばれる。さらに、このような高い付加価値を持つ微細な製品は、大量製造と低コスト製造とを要求する、現在の消費財の市場において用いられはじめるようになった。
− 薄膜9の自由表面の上に堆積する前に、高圧力のステージにおいて、凝集体(aggregate)形状のガスの濃縮と、これらの凝集体を大量に取り出すことと、の両方を行う、マグネトロンスパッタリング技術。MANTIS社は、“Nanocluster Deposition”という名前で、このようなタイプの装置を販売している。
− 液体注入法でアシストされたCVD法。(このような方法は、例えば、国際特許出願WO−A−2006/070130に記載されている。)
− 液体相に浸漬し、次いで、そこから取り出すことを制御することによって、液体相から薄膜9の自由表面へナノ粒子の単一層(monolayer)を移すことが可能な、ラングミュラー・ブロジェット(Langmuir-Blodgett)型の堆積技術。NANOMETRIX社は、このようなタイプの装置を、”Driven Monolayer Assembly Process”、又は、“DMA“プロセスという名前で発売している。
例として、ハードマスク8のナノパターニングは、NEXTRAL NE110型の工業装置において、2Ncm3/minのSF6と20Ncm3/minのCHF3とのスループットを持ち、20ワットのプラズマパワー、300Vの分極、50mTの圧力において、行われる。
・ 太陽光発電の応用のためのマイクロ/ナノパターニングされた光学的集積装置(optic concentrator)の引き抜き
・ 自動車分野(反射防止、又は、自浄)における応用のためのナノ構造の押し出し次世代型安全装置の引き抜き
・ バクテリア/たんぱく質の付着防止、又は、細胞成長のための生物学的活性表面の製造
・ 同素体ポーラス膜(iso-porous membrane)の製造
Claims (11)
- 高分子材料で形成される製品のためのモールドを製造する方法であって、
− 少なくとも、金属支持体(2)の部分の上に、保護薄膜(4)と、ダイヤモンド・ライク・カーボン薄膜(5)と、を連続的に堆積し、
− 少なくとも、前記高分子材料と接触するように設計されたナノパターニングされた表面を形成するために、前記ダイヤモンド・ライク・カーボン薄膜(5)をナノパターニングする、
ステップを備え、
前記ダイヤモンド・ライク・カーボン薄膜(5)は、1以上の形状係数を示す所定のパターンを持つように、連続的ステップである、
− あらかじめハードマスク(8)の自由表面に上に堆積されたナノ粒子(10)によって輪郭が定められたボイド・ラティス(11)を用いた、ドライ・フェーズの選択的化学エッチング処理により、前記ダイヤモンド・ライク・カーボン薄膜(5)の自由表面の上に、前記ハードマスク(8)を形成し、
− 前記ハードマスク(8)を用いて、第2のドライ・フェーズの選択的化学エッチング処理により、前記ダイヤモンド・ライク・カーボン薄膜(5)に所定のパターンを形成し、前記エッチングは、前記ダイヤモンド・ライク・カーボン薄膜(5)と前記保護膜(4)との間の界面(7)で停止する、
ステップによってナノパターニングされることを特徴とし、且つ、
保護コーティングは、前記保護膜(4)と、前記ナノパターニングされたダイヤモンド・ライク・カーボン薄膜(5)と、で、形成され、約100nmから約10μmの間である厚さを有する、ことを特徴とする、
モールドを製造する方法。 - 前記ハードマスク(8)は、酸化シリコン、水素化炭化シリコン、窒化シリコン、アルミニウム、銅、クロム、窒化金属、から選択される材料によって形成される、ことを特徴とする請求項1に記載の方法。
- 前記ハードマスク(8)は、約10nmから約50nmの間である厚さを有する、ことを特徴とする請求項1又は2に記載の方法。
- 前記ナノ粒子(10)は、銀、金、パラジウム、白金、銅、チタン、ジルコニウム、酸化チタン、酸化ジルコニウム、シリコン、炭化シリコン、酸化シリコン、窒化シリコン、から選択される材料のナノ粒子であり、前記ナノ粒子は、マグネトロンスパッタリング法によって堆積される、ことを特徴とする請求項1から3のいずれか1つに記載の方法。
- 前記ナノ粒子(10)は、酸化鉄、又は、銀、白金、銅、から選択される金属、のナノ粒子であり、前記ナノ粒子は、液体注入によりアシストされた化学気相成長法を用いて堆積される、ことを特徴とする請求項1から4のいずれか1つに記載の方法。
- 前記ナノ粒子(10)は、炭化シリコン、酸化シリコン、窒化シリコン、高分子材料、酸化チタン、酸化ジルコニウム、から選択される材料のナノ粒子であり、前記ナノ粒子は、ラングミュラー・ブロジェット法によって堆積される、ことを特徴とする請求項1から5のいずれか1つに記載の方法。
- 前記パターンは、複数の開口部(6)から形成され、前記開口部は、前記ダイヤモンド・ライク・カーボン薄膜(5)を、その自由表面(5a)から、前記ダイヤモンド・ライク・カーボン薄膜(5)と前記保護膜(4)との間の界面(7)まで、貫くものである、ことを特徴とする請求項1から6のいずれか1つに記載の方法。
- 前記保護膜(4)は、窒化クロムから形成される、ことを特徴とする請求項1から7のいずれか1つに記載の方法。
- 前記保護膜(4)は、水素化炭化シリコンから形成される、ことを特徴とする請求項1から8のいずれか1つに記載の方法。
- 前記保護膜(4)は、50nmから500nmの間である厚さを有する、ことを特徴とする請求項8又は9に記載の方法。
- 前記金属支持体(2)は、アルミニウム、鉄、真ちゅう、から選択される金属材料を備える、ことを特徴とする請求項1から10のいずれか1つに記載の方法。
