上述のように、従来の冷却ロールはロール内部に冷媒が流れ且つ回転するので、軸受にロータリージョイントを用いる必要がある。ロータリージョイントの回転抵抗のため、従来の冷却ロールは動力を有する必要があった(駆動ロールである)。一方、本願発明の冷却ロール20は、回転中心軸46および冷却筒48は回転しないのでロータリージョイントは不要である。このため、ロータリージョイントによる回転抵抗が生じないので、樹脂フィルムFとの摩擦によって回転するいわゆるフリーロール(従動ロール)とすることが可能となり、冷却ロール20それ自体が動力をもつ必要がない。即ち、無端ベルトやギアなどによって冷却ロール20を駆動源に接続する必要がない。

冷媒導入管58は、回転中心軸46の内部を通って空間50につながり、この空間50にガスを導入する。空間50に導入されたガスがガス排出管(図示せず)を通って空間50から排出されるように構成してガスを循環させても良い。なお、ガス排出管を設けなくても、軸受52が回転体40内の気密性を確保できない場合は、後述するように、ガスは軸受52を経由して減圧容器12内にリークする。なお、冷媒導入管58には、空間50に導入するガスの圧力、流量、温度を測定する公知のセンサを設けても良い。また、空間50に存在するガスの熱伝導によって回転体40及び被処理物(例えば長尺樹脂フィルムF)を冷却(除熱)するのであるから、熱伝導の点からすれば、ガスよりも液体の方が冷却効率は高い。しかし、空間50に液体を導入した場合は、液体の種類によっては、その粘性によって回転体40の回転抵抗が増加し、いわゆるフリーロールとすることが困難となる。

回転体40や被処理物の冷却効率を向上させたい場合、回転体40内(即ち、空間50)のガス圧力を高めることが望ましい。ガス圧力を高めた場合、減圧容器12へのガスの漏れを減少するために、ガス封止機構を備えることが望ましい。空間50に導入されたガスが漏れる経路を考察したとき、ガスは軸受52を経由して回転体40の外部(即ち、減圧容器12の内部空間)に漏れ出る。軸受52が、回転体40内部の気密性を保持できる構成のときは、後述するガス封止機構を備えなくてもよい。ガス封止が可能な軸受としては、軸受のうち回転体40に接触してこれと共に回転する部分と、回転中心軸46に接触する部分とで気密を保持できるように構成されており、これらの接触部分が二硫化モリブデンやテフロンなど摩擦係数の小さい物質で構成されていることが好ましい。

図3に示すガス封止機構60は、蓋状部材44に固定された2つの円筒状の邪魔板62,64と、回転中心軸46に固定された2つの円筒状の邪魔板66,68とから構成されている。これらの邪魔板62,64,66,68は、本願発明にいう板状部材の一例である。2つの円筒状の邪魔板62,64には底壁も上壁も形成されておらず(即ち、外周壁のみからなり)、この外周壁は蓋状部材44の外側面から回転体40の長手方向に延びている。2つの円筒状の邪魔板62,64は回転体40及び蓋状部材44と共に回転する。2つの円筒状の邪魔板66,68は共通する底壁69をもつ有底円筒状のものであり、底壁69は邪魔板62,64の先端からやや離れた位置に配置されており、回転中心軸46の外周面からその長手方向に直交する方向に広がっている。2つの円筒状の邪魔板66,68は、底壁69から筒状部材44に向かう方向に延びており、回転中心軸46に固定されているので回転しない。

円筒状の各邪魔板62,66,64,68の内径はこの順に大きくなっており、この順に内側から交互に近接して配置されている。このため、邪魔板62の外周面と邪魔板66の内周面との間に隙間が形成されており、邪魔板66の外周面と邪魔板64の内周面との間に隙間が形成されており、同様に、邪魔板64と邪魔板68とによっても隙間が形成されている。ガスは、上述したように軸受52を経由して回転体40の外部に漏れ出るが、互いに隣り合う邪魔板62,66,64,68によって形成される隙間が迷路状になっているので、ガス漏れを極力減少できることとなる。ガス漏れの経路(ガス流路)となる間隙を極力狭く、例えば、0.1〜1mm程度にすることでガス漏れをほぼ防止できる。また、円筒状の各邪魔板62,66,64,68を高く(長く)して間隙を長くすることもガス漏れには効果的である。

ガス封止機構60,70では、各邪魔板62〜68,72〜78の一部又は全部を接触させることも可能である。この場合、各邪魔板62〜68,72〜78の接触面における摩擦係数を0.1以下とすることが望ましい。この摩擦係数が0.1を超える場合、各邪魔板62〜68,72〜78の接触部分の摩擦抵抗により回転体40の回転抵抗が大きくなり、冷却ロール20を所謂フリーロールにすることが困難となる。この摩擦係数を0.1以下にできる物質としては、ダイヤモンドライクカーボン、二硫化モリブデン、二硫化タングステン等の固体潤滑剤、テフロン(登録商標)等のフッ素樹脂が挙げられる。二硫化モリブデンであれば、公知の方法で邪魔板に被膜することができる。邪魔板をふっ素樹脂で構成することも可能である。

また、邪魔板同士を接触させなくても、隣り合う邪魔板の間隙に有機物液体を注入しても良い。この注入される有機物液体の蒸気圧は、長尺樹脂フィルム等を減圧下で処理する際の減圧容器12(図1参照)内の雰囲気の圧力の1/100以下であることが好ましい。回転体40内のガスが漏れ出る(抜ける)際に、邪魔板同士の間隙に注入された有機物液体が減圧容器12内に飛散しないように、有機物液体を捕獲するトラップを設けても良い。注入される有機物液体の蒸気圧が、長尺樹脂フィルム等を減圧下で処理する際の減圧容器12内の雰囲気の圧力の1/100以下とした理由は、注入した有機物液体が揮発して、長尺樹脂フィルム等を処理する際の減圧容器12内の雰囲気を汚染することを防ぐためである。また、真空処理装置10(図1参照)の到達圧力は、処理を行う雰囲気の圧力の1/100までなるので、減圧容器12内が到達圧力まで減圧されても、邪魔板同士の間隙に注入される液体が上記範囲内の蒸気圧であれば、その揮発によって減圧容器12内が汚染されることはほとんどない。

上記した有機物液体としては、粘性抵抗の高いグリス状の有機物液体は望ましくなく、真空ポンプ油のような液体状の有機物液体が望ましい。このような有機物液体は炭化水素系やシリコーン系の真空ポンプ(拡散ポンプ)油として入手することができ、有機物液体として例えば、アルバック社製真空ポンプの純正真空ポンプ油のULVOIL(登録商標)D−11、D−31等を選択することができる。なお、邪魔板同士の間隙に有機物液体が注入されても、2つの邪魔板の重ね代の面積は冷却筒48の外周面の面積よりも狭いので、冷却筒48と回転体40の間隙に有機物液体を注入した場合に比べて回転体40の回転抵抗が大きくなることはない。

また、回転体40の重量(荷重)は全て軸受52に作用し、上記した各邪魔板62〜68,72〜78同士が接触していてもこの部分には回転体40の荷重は作用しない。このため、回転体40が回転する際に発生する摩擦力は非常に小さい。さらに、図3,4では模式的に大きく表しているが、実際には各邪魔板62〜68,72〜78の大きさを回転中心軸46の外径よりもやや大きい程度にできるので、回転体40の回転に起因する抵抗は軸受52に起因する抵抗だけである。回転中心軸46の直径を例えば20mmとし、ガス封止機構60を用いて邪魔板62(図3参照)の内径を21mm、長さを10mmとした場合、空間50における圧力が100Paであり、減圧容器12における圧力が0.1Paとすれば、回転中心軸46の外周面と邪魔板62の内周面との隙間において発生する抵抗をアルゴンガスの分子流として計算したときは、この隙間からのガス漏れ量は約42SCCM(0.08Pam3/s)となる。この量は十分に工業的に利用できる程度の少ない量である。なお、SCCMとは、気体の標準状態に換算した場合の流量cm3/分であり、standard cc/min、 1atm (大気圧1,013hPa)、0 ℃など一定温度で規格化された値をいう。

図1に示す真空処理装置10を用いて、幅500mm、厚さ25μmのカプトン(登録商標)長尺樹脂フィルムF(ポリイミドフィルム)を加熱乾燥して銅の成膜処理をした。この処理における冷却ロール20,22の効果を確認した。真空処理装置10内のキャンロール28の直径を400mmとし、ガイドロール16,18,26,30及び冷却ロール20,22の直径を80mmとした。冷却筒48内に導入する冷媒の温度を20℃とし、その流量を5リットル/分とした。また、図3に示すガス封止機構60を採用し、各邪魔板62〜68としてテフロンの薄板を用いた。各邪魔板62〜68を互いに接触させて、回転体40が回転する際の邪魔板62〜68の接触抵抗を、軸受52の回転抵抗に対して無視できるほど小さくした。なお、ガス封止機構60(又は70)は回転体40の長手方向両端側に設けることが好ましい。

減圧容器12内を10−4Paまで減圧して到達圧力にした後、減圧容器12内の成膜室12Bにアルゴンガスを導入して、スパッタリング圧力を0.2Paとし、乾燥室12Aは、排気を継続することにより、10−2Pa〜0.05Paの範囲内の圧力に維持された。冷却ロール20,22の空間50には、冷媒導入管58からアルゴンガスを10〜50SCCMほど導入したが、邪魔板62〜68の隙間のガス圧を100Paに保つことができた。ヒータ24に電力を供給しながら長尺樹脂フィルムFを加熱乾燥した。ヒータ24を通過した直後の長尺樹脂フィルムFの温度は、表面温度計によれば137℃であった。赤外線温度計を用いて冷却ロール22の表面温度を計測したところ、約500mの長尺樹脂フィルムFを処理した時点での温度は、空間50にアルゴンガスを流さない(導入しない)ときの表面温度90℃に対して、空間50にアルゴンガスを流すことにより50℃まで低下した。空間50にアルゴンガスを流さないときは、500mほど長尺樹脂フィルムFを処理した時点で巻取ローラ34に巻き取った樹脂フィルムFに皺が発生したが、空間50にアルゴンガスを導入することにより、このような皺は発生しなかった。以上説明したように、冷媒が流れる冷却筒48を回転体40の内部に配置しておき、回転体40と冷却筒48との間隙に冷却用のガスを導入することにより、回転体40を冷却できることが判明した。
