Description
・上部および下部のセルの電気的絶縁により、各セルの動作条件が最適化され、改善された変換効率が提供される。これは、従来のタンデムセルでは不可能である。従来のタンデムセルでは、最もパフォーマンスの悪いセルが他のセルを制限するよう動作する。
・電気的絶縁、および各セルの関連した専用の電気的接続により、装置は、タンデムセルの電流制限から解放される。タンデムセルでは、個々のセルまたは接合領域がトンネルダイオードまたは接合を用いて直列に接続されており、全体の電流が最も低電流のセルの電流に制限される。従って、この装置は、スペクトルおよび温度変動における効率の依存性が改善されている。
・期待される20年またはそれより長い装置のライフタイムの間、一方のセルは、他方のセルとは異なる速度で劣化するかもしれない。セルの独立した電気的動作により、この劣化は、直列に接続されたセルの場合ほど問題とならない。各セルは、他のセルに影響を受けることなく、連続的に最適な変換を行うことができるからである。
・スタックセルと比較して、モノリシック構造は、上下のセル間において良好な光学的結合を提供する。上部セルが歪みバランス量子井戸太陽電池[5]を備えるなどの、上部セルにおいて放射性再結合を受けやすい実施形態において、発生した光子は効果的に下部セルに結合でき、全体的な効率が高められる。
・モノリシックに成長されるが、独立しているセルは、従来のタンデムセルよりも容易に特性を測定できる。このセルでは、他方のセルの特性を測定するために、一方のセルにバイス光が必要とされる。この場合、暗IV、光IVおよび量子効率などの特性を直接測定することができる。
・モノリシック構造は、装置の様々な部分にわたって良好な熱的接続を確保する。これにより、変換効率を下げる可能性のある過剰な熱をヒートシンクに効率的に伝達することができる。
・この設計は、多数のトンネル接合を含んだ設計よりも不良に対する耐性が高いので、製造時において、装置の高収率が実現される。従来のタンデムセルにおいては、上部セルのバンドギャップの製造に帰因する変動により、本発明に係る装置よりも多くの効率の変動が存在する。

を備える光起電力装置と、
前記第1バンドギャップに主に関係する第1波長帯に波長を有する光子を、前記光起電力装置に供給することができる1つ以上の第1光子源と、
前記第2バンドギャップに主に関係する第2波長帯に波長を有する光子を、前記光起電力装置に供給することができる1つ以上の第2光子源と、
を備えることを特徴とする光起電力システム。 - 前記第1および第2光子源の一方は、太陽またはモディファイされた太陽スペクトルから光子を集め、それらを前記光起電力装置に送るよう設定された光子収集アセンブリであり、前記第1および第2光子源の他方は、ローカル光子源であることを特徴とする請求項1に記載の光起電力システム。

- 前記第1光子源からの光子は、前記上部光起電力セルおよび前記絶縁層を介して前記下部光起電力セルに供給され、前記第2光子源からの光子は、前記上部光起電力セルに直接供給されることを特徴とする請求項1から9のいずれかに記載の光起電力システム。
- 前記上部光起電力セルが前記第1光子源により供給された光子を受けることができる第1コンフィギュレーションと、前記上部光起電力セルが前記第2光子源により供給された光子にさらされる第2コンフィギュレーションとの間で当該光起電力システムを構成可能とする位置決め機構をさらに備えることを特徴とする請求項10に記載の光起電力システム。
- 前記第1光子源からの光子は、前記下部光起電力セルに直接供給され、前記第2光子源からの光子は、前記上部光起電力セルに直接供給されることを特徴とする請求項1から9のいずれかに記載の光起電力システム。
- 前記下部光起電力セルは、間接遷移半導体材料から形成されることを特徴とする前記いずれかの請求項に記載の光起電力システム。
- 前記間接遷移半導体材料は、シリコン、ゲルマニウム、またはシリコン−ゲルマニウム合金であることを特徴とする請求項13に記載の光起電力システム。
- 前記第1電気接点は、前記電気絶縁層の反対側の、前記下部光起電力セルの下方側に位置していることを特徴とする前記いずれかの請求項に記載の光起電力システム。
- 前記電気絶縁層は、前記上部光起電力セルが形成される半導体材料のバンドギャップよりも大きいバンドギャップを有することを特徴とする前記いずれかの請求項に記載の光起電力システム。
- 前記上部光起電力セルは、電気的に直列に接続され、且つモノリシック集積モジュール構造(MIMS)を形成するために前記上部光起電力セルの平面に互いに隣接して配置された、2つ以上の光起電力サブセルを備えることを特徴とする請求項1から16のいずれかに記載の光起電力システム。
- 各光起電力サブセルは、上下に配置され、且つ異なるバンドギャップの半導体材料から形成された2つ以上のpn接合構造を備え、該2つ以上のpn接合構造は、1つ以上のトンネル接合により電気的に直列に接続され、タンデム光起電力サブセルを形成していることを特徴とする請求項17に記載の光起電力システム。
- 前記上部光起電力セルは、上下に配置され、且つ異なるバンドギャップの半導体材料から形成された2つ以上のpn接合構造を備え、該2つ以上のpn接合構造は、1つ以上のトンネル接合により電気的に直列に接続され、タンデム光起電力セルを形成していることを特徴とする請求項1から16のいずれかに記載の光起電力システム。
- 前記上部光起電力セルは、前記上部光起電力セルにおける光子の再利用を高めるために、1つ以上のブラッグ反射器および/またはフォトニックキャビティ構造を備えることを特徴とする前記いずれかの請求項に記載の光起電力システム。
- 前記下部光起電力セルの1つ以上の表面は、電荷キャリアの表面再結合を低減するためにパッシベーションされていることを特徴とする前記いずれかの請求項に記載の光起電力システム。
- 前記第1電気接点は電気接点の第1単一ペアを備え、前記第2電気接点は、電気接点の第2単一ペアを備えることを特徴とする前記いずれかの請求項に記載の光起電力システム。
- 光起電力効果により電気を発生する方法であって、
第1バンドギャップを有する半導体材料から形成され、且つ自身から電流を取り出すための第1電気接点を有する下部光起電力セルと、
前記下部光起電力セル上にモノリシックに形成された電気絶縁層と、
前記第1バンドギャップよりも大きい第2バンドギャップを有する半導体材料から前記電気絶縁層上にモノリシックに形成され、且つ自身から電流を取り出すための第2電気接点を有する上部光起電力セルと、
を備える光起電力装置を設けるステップと、
1つ以上の第1光子源により供給された、前記第1バンドギャップに主に関係する第1波長帯に波長を有する光子に前記光起電力装置をさらして、少なくとも前記下部光起電力セルから電流を取り出すステップと、
1つ以上の第2光子源により供給された、前記第2バンドギャップに主に関係する第2波長帯に波長を有する光子を前記光起電力装置にさらして、少なくとも前記上部光起電力セルから電流を取り出すステップと、
を備えることを特徴とする方法。 - 前記第1および第2光子源の一方は、太陽またはモディファイされた太陽スペクトルであり、前記第1および第2光子源の他方は、ローカル光子源であることを特徴とする請求項23に記載の方法。
- 前記ローカル光子源は、熱光子源、単色光子源、またはルミネッセンス光子源であることを特徴とする請求項24に記載の方法。
- 前記第2光子源は、太陽またはモディファイされた太陽スペクトルであり、前記上部光起電力セルは、太陽またはモディファイされた太陽スペクトルより放出された光子の光起電力変換に最適化されていることを特徴とする請求項24または25に記載の方法。
- 日照時間内は前記光起電力装置を太陽により供給された光子にさらすステップと、日照時間外は前記光起電力装置を前記ローカル光子源により供給された光子にさらすステップとを備えることを特徴とする請求項24から26のいずれかに記載の方法。
- 前記第1光子源はローカル光子源であり、前記第2光子源もまたローカル光子源であることを特徴とする請求項23に記載の方法。
- 一方または両方のローカル光子源は、熱光子源、単色光子源、またはルミネッセンス光子源であることを特徴とする請求項28に記載の方法。
- 1つ以上の第1時間の間は、前記第1光子源により供給された光子に前記光起電力装置をさらすステップと、前記1つ以上の第1時間と異なる1つ以上の第2時間の間は、前記第2光子源により供給された光子に前記光起電力装置をさらすステップとを備えることを特徴とする請求項28または29に記載の方法。
- 前記第2光子源により供給された光子に前記光起電力装置をさらすのと同時に、前記第1光子源により供給された光子に前記光起電力装置をさらすステップを備えることを特徴とする請求項28または29に記載の方法。
- 前記第1光子源は、太陽またはモディファイされた太陽スペクトルから光子を集め、それらを前記光起電力装置に送るよう設定された光子収集アセンブリであり、前記第2光子源は、太陽またはモディファイされた太陽スペクトルから光子を集め、それらを前記光起電力装置に送るよう設定された光子収集アセンブリであることを特徴とする請求項23に記載の方法。
- 前記第1光子源および前記第2光子源は、前記第1波長帯および前記第2波長帯の光子を供給可能な共通のローカル光子源であることを特徴とする請求項23に記載の方法。
- 前記第1光子源により供給された光子に前記光起電力装置をさらすステップと、前記第2光子源により供給された光子に前記光起電力装置をさらすステップは、それぞれ、前記上部光起電力セルを光子にさらすステップを備えることを特徴とする請求項23から33のいずれかに記載の方法。
- 前記第1光子源により供給された光子に前記光起電力装置をさらすステップは、前記上部光起電力セルが前記第1光子源からの光子にさらされる第1コンフィギュレーションに前記光起電力装置を設定するステップを備え、前記第2光子源により供給された光子に前記光起電力装置をさらすステップは、前記上部光起電力セルが前記第2光子源からの光子にさらされる第2コンフィギュレーションに前記光起電力装置を設定するステップを備えることを特徴とする請求項34に記載の方法。
- 前記第1光子源により供給された光子に前記光起電力装置をさらすステップは、前記第1光子源からの光子に前記下部光起電力セルをさらすステップを備え、前記第2光子源により供給された光子に前記光起電力装置をさらすステップは、前記第2光子源からの光子に前記上部光起電力セルをさらすステップを備えることを特徴とする請求項23から33のいずれかに記載の方法。
