このような、膜の晶質をTEM(透過電子顕微鏡)で評価したところ、表面付近では、欠陥密度3×10-3cm-2程度であり、従来の技術と比較して、向上が見られた。また、SiO2膜104の開口部105位置と、欠陥密度との間にはほとんど相関がなく、面内でほぼ一様に高品質膜を得ることができた。そのため、本発明の結晶基板をGaN系半導体を用いた電子デバイスの結晶成長用基板に用いれば、基板上の種々の位置に形成した電子デバイスの性能を均一にできる。また、例えば、発光ダイオードのように、大きい(200μm×200μm程度)発光部を有するデバイスを作製しても、発光部に、結晶品質の差による発光ムラが生じてしまうような問題が起こらない。さらに、結晶基板自身の品質が高いので、その上に形成される電子デバイスの特性を向上できる。
