半導体チップ24がセラミック基板25を介して金属ベース13に実装された状態では、セラミック基板25を金属ベース13に半田付けする場合、あるいは半導体チップ24をセラミック基板25上に半田付けする場合の残留熱応力により、図4(a)に示すように金属ベース13が反った状態になる。下に凸となるように反った状態の金属ベース13を、その四隅においてねじ15によりヒートシンク12に締め付け固定した場合、図4(b)に示すように、金属ベース13が上に凸となる状態で金属ベース13に固定される場合がある。また、金属ベース13が最初から上に凸の状態に反った場合は、反りが残った状態でヒートシンク12に固定される。そのため、金属ベース13とヒートシンク12との間に隙間が生じ、金属ベース13からヒートシンク12への熱伝達が良好に行われない。なお、図4(a),(b)は金属ベース13の反りを強調して図示しており、実際の反りは僅かであり、隙間も微小である。
