Abstract
Description
本発明は、太陽光発電等に使用される光電変換装置に関し、特に結晶シリコン粒子等の結晶半導体粒子を用いた光電変換装置に関するものである。 The present invention relates to a photoelectric conversion device used for photovoltaic power generation and the like, and particularly to a photoelectric conversion device using crystalline semiconductor particles such as crystalline silicon particles.
従来の太陽電池として用いられる集光型の光電変換装置は、結晶シリコン板等の結晶半導体板を切断して小面積の光電変換素子を作製し、間隔を置いてそれらの光電変換素子を配置し、各光電変換素子上に集光レンズを設けた構成のものが提案されている(例えば特許文献1参照)。 A concentrating photoelectric conversion device used as a conventional solar cell cuts a crystalline semiconductor plate such as a crystalline silicon plate to produce a small area photoelectric conversion element, and arranges the photoelectric conversion elements at intervals. A configuration in which a condensing lens is provided on each photoelectric conversion element has been proposed (see, for example, Patent Document 1).
Moreover, as a conventional photoelectric conversion device using crystalline semiconductor particles, an opening is formed in a first aluminum foil, and a silicon sphere having an n-type outer shell on a p-type central core is inserted into the opening. After removing the n-type outer shell on the back side of the sphere, forming an insulating layer on the surface of the silicon sphere from which the first aluminum foil and n-type outer shell have been removed, and removing the insulating layer on the back side top of the silicon sphere, A silicon sphere and a second aluminum foil that have been joined via a metal joint has been proposed (see, for example, Patent Document 2).
なお、この光電変換装置は、シリコン球上に集光させるための球状レンズを有している。この光電変換装置のように結晶半導体粒子を用いた場合、結晶半導体粒子間に隙間が生じ、結果として光電変換ロスとなるため、結晶半導体粒子間の隙間に入射した光エネルギーを隙間に隣接する結晶半導体粒子の側に入力させるために、結晶半導体粒子上にその表面の曲面に平行に球状レンズを形成している。 This photoelectric conversion device has a spherical lens for condensing on a silicon sphere. When crystal semiconductor particles are used as in this photoelectric conversion device, gaps are generated between the crystal semiconductor particles, resulting in photoelectric conversion loss. Therefore, the light energy incident on the gaps between the crystal semiconductor particles is converted into crystals adjacent to the gaps. In order to input to the semiconductor particle side, a spherical lens is formed on the crystalline semiconductor particle parallel to the curved surface.
また、従来の他の光電変換装置として、凹面鏡に形成された基板によって光を反射させてシリコン球に集光させる構成が知られている。
しかしながら、特許文献1に示された光電変換装置は、結晶シリコン板等からなる結晶半導体板を切断して小面積の光電変換素子を作製し、光電変換素子同士の間を接続タブ等で接続していく必要があり、製造工程数が多くなり製造が煩雑になり、十分に低コスト化することができなかった。
However, the photoelectric conversion device disclosed in
また、結晶半導体粒子の表面の曲面に平行に形成された球状レンズを用いた光電変換装置は、球状レンズを用いて光電変換効率の光の入射角依存性を小さくしようとすると、結晶半導体粒子間の距離を結晶半導体粒子の直径の1/10程度までしか広げることができない。その結果、光電変換装置における半導体の使用量が低減されず、軽量化、低コスト化に不利である。 In addition, a photoelectric conversion device using a spherical lens formed in parallel with the curved surface of the surface of the crystalline semiconductor particle is designed to reduce the incident angle dependency of light on the photoelectric conversion efficiency using the spherical lens. Can be expanded only to about 1/10 of the diameter of the crystalline semiconductor particles. As a result, the amount of semiconductor used in the photoelectric conversion device is not reduced, which is disadvantageous for weight reduction and cost reduction.
Further, the photoelectric conversion device configured to reflect light by a substrate formed so as to form a concave mirror and collect it on a silicon sphere deforms the substrate into the shape of a concave mirror, but in order to maintain the shape of the substrate Further holding structure is required. In addition, since the boundary portion between adjacent concave mirrors is flat and not formed at an acute angle, reflection of light at the flat boundary portion cannot be ignored, and there is a tendency for photoelectric conversion loss to occur. In addition, the concave mirror-shaped light reflecting surface is mainly made of metal such as silver, so it reacts with air sulfide gas, oxygen gas, etc. in the air and deteriorates (blackening in the case of silver), resulting in a decrease in light reflectivity. Therefore, it was insufficient to maintain stable photoelectric conversion performance over a long period of time.
このように長期間にわたって安定した光電変換性能を有する光電変換装置は従来得られていなかった。また、結晶半導体粒子への集光化、軽量化及び低コスト化をともに十分に満足するものではなかった。 Thus, a photoelectric conversion device having stable photoelectric conversion performance over a long period of time has not been obtained. Moreover, it was not fully satisfied about the condensing to a crystalline semiconductor particle, weight reduction, and cost reduction.
Therefore, the present invention has been completed in view of the above problems in the prior art, and its purpose is to suppress the occurrence of scratches on the light reflecting surface and maintain a sufficient photoelectric conversion efficiency for a long period of time. It is to obtain a photoelectric conversion device having a simple light reflecting member. Moreover, even if the distance between the crystalline semiconductor particles is greatly increased, the dependency of the photoelectric conversion efficiency on the incident angle of light can be reduced, and a light condensing structure can be formed without deforming the substrate. As a result, it is to obtain a photoelectric conversion device capable of sufficiently concentrating on crystalline semiconductor particles after reducing the amount of semiconductor used to achieve weight reduction and cost reduction.
The photoelectric conversion device according to the present invention includes a conductive substrate and a number of first conductivity type crystal semiconductors formed on the surface layer and having a second conductivity type semiconductor portion bonded to each other at a distance from each other. また、本発明の光電変換装置は好ましくは、前記金属層は前記透光性導電層と電気的に絶縁されていることを特徴とするものである。 The photoelectric conversion device of the present invention is preferably characterized in that the metal layer is electrically insulated from the translucent conductive layer.
また、本発明の光電変換装置は好ましくは、前記光反射部材の前記光反射面は、縦断面において頂上部が鋭角状の尖頭部となっていることを特徴とするものである。 Moreover, the photoelectric conversion device of the present invention is preferably characterized in that the light reflecting surface of the light reflecting member has a sharp apex at the top in the longitudinal section.
また、本発明の光電変換装置は好ましくは、前記透明樹脂層は、縦断面において頂上部が凸形曲面となっているものである。 In the photoelectric conversion device of the present invention, preferably, the transparent resin layer has a convex curved surface at the top in the longitudinal section.
The photoelectric conversion device according to the present invention includes a conductive substrate and a number of first-conductivity-type crystalline semiconductor particles having a second-conductivity-type semiconductor portion formed on a surface layer bonded to the conductive substrate at an interval from each other. And an insulating layer formed between the crystalline semiconductor particles on the conductive substrate, a translucent conductive layer formed on the crystalline semiconductor particles and the insulating layer, and a translucent conductive layer on the insulating layer And a light reflecting member having a concave mirror-shaped light reflecting surface for condensing the crystal semiconductor particles and having an opening exposing the crystal semiconductor particles at the lower end of the light reflecting surface. Since the transparent resin layer including the crystallized portion is formed on the light reflecting surface, the generation of scratches on the light reflecting surface of the light reflecting member during the production of the photoelectric conversion device is suppressed, and even after the production, Can protect the light reflecting surface for a long time, enough It is possible to maintain the photoelectric conversion efficiency long time.
また、結晶化部を含む透明樹脂層は光散乱効果があるので、反射光が直接結晶半導体粒子に入射しない場合であっても、散乱光を結晶半導体粒子に入射させることができ、光電変換効率が向上する。 In addition, since the transparent resin layer including the crystallized portion has a light scattering effect, even if the reflected light does not directly enter the crystal semiconductor particles, the scattered light can be incident on the crystal semiconductor particles, and the photoelectric conversion efficiency Will improve.
また、本発明の光電変換装置は好ましくは、透明樹脂層は光散乱性粒子を含んでいることから、光散乱性がさらに増して光電変換効率がさらに向上する。 In the photoelectric conversion device of the present invention, preferably, since the transparent resin layer contains light scattering particles, the light scattering property is further increased and the photoelectric conversion efficiency is further improved.
また、本発明の光電変換装置は好ましくは、光反射部材は、樹脂製の本体部と、光反射面に形成された金属層と、金属層上に形成された透明樹脂層とを有していることから、十分な光の反射性能が得られるとともに、光反射部材の成形が容易となって低コスト化が達成される。 Moreover, the photoelectric conversion apparatus of this invention, Preferably, a light reflection member has a resin-made main-body part, the metal layer formed in the light reflection surface, and the transparent resin layer formed on the metal layer. Therefore, sufficient light reflecting performance can be obtained, and the light reflecting member can be easily molded, thereby reducing the cost.
In the photoelectric conversion device of the present invention, preferably, since the metal layer is made of at least one of aluminum and silver, a metal layer made of aluminum or silver having high light reflectivity is formed on the light reflecting surface. Sufficient light reflectance can be obtained. In addition, by covering the metal layer with a transparent resin layer, the metal reacts with sulfurized gas, oxygen gas, etc. in the air to prevent deterioration (blackening in the case of silver) and reduce light reflectivity. Can do. Moreover, peeling of the metal layer and the like can be prevented by the transparent resin layer. Moreover, it can prevent that a metal layer and a translucent conductive layer conduct | electrically_connect with an electroconductive foreign material, and the current collection property of a translucent conductive layer falls.
また、本発明の光電変換装置は好ましくは、金属層は透光性導電層と電気的に絶縁されていることから、透光性導電層から金属層に対して余分な電気的な導通がないため、集電極としての役割を果たす導電性電極層に十分に集電されることになり、集電効果が大幅に向上する。 In the photoelectric conversion device of the present invention, it is preferable that the metal layer is electrically insulated from the translucent conductive layer, so that there is no extra electrical conduction from the translucent conductive layer to the metal layer. Therefore, the current is sufficiently collected by the conductive electrode layer serving as a collector electrode, and the current collection effect is greatly improved.
また、本発明の光電変換装置は好ましくは、光反射部材の光反射面は、縦断面において頂上部が鋭角状の尖頭部となっていることから、光反射面の頂上部において入射光の上方への反射を抑制し、入射光を効率的に結晶半導体粒子に集光させることができる。 In the photoelectric conversion device of the present invention, preferably, the light reflecting surface of the light reflecting member has an acute-angled pointed head in the longitudinal section, so that incident light is incident on the top of the light reflecting surface. The upward reflection can be suppressed and incident light can be efficiently collected on the crystalline semiconductor particles.
また本発明の光電変換装置は好ましくは、透明樹脂層は、縦断面において頂上部が凸形曲面となっていることにより、透明樹脂層が外側から金属層を押さえ込む状態となるとともに金属層の頂上部の屈曲部を透明樹脂層が均一にカバーするため、金属層が光反射部材の頂上部において切断されることなく鋭角に形成される。 In the photoelectric conversion device of the present invention, it is preferable that the transparent resin layer has a convex curved surface at the top in the longitudinal section, so that the transparent resin layer presses the metal layer from the outside and the top of the metal layer. Since the transparent resin layer uniformly covers the bent portion of the portion, the metal layer is formed at an acute angle without being cut at the top of the light reflecting member.

The photoelectric conversion device of the present invention includes a

The

Below, each site | part which comprises the photoelectric conversion apparatus of this invention is demonstrated.
<導電性基板>
導電性基板1は、アルミニウム基板、アルミニウムの融点以上の融点を有する金属基板、表面に導電層が形成されたセラミック基板等から成ればよい。例えば、アルミニウム,アルミニウム合金,鉄,ステンレススチール,ニッケル合金,アルミナセラミックス等から成る基板が用いられる。導電性基板1の材料がアルミニウム以外のものである場合、アルミニウム以外の材料からなる基板上にアルミニウムから成る導電層を形成してもよい。

The
<結晶半導体粒子>
結晶半導体粒子2の形状は球状である。結晶半導体粒子2が球状であることによって、結晶半導体粒子2の表面が凸形曲面を有することになり、入射光の光線角度の依存性を小さくできる。球状としては特に真球状が好ましく、その場合、入射光の光線角度の依存性をより小さくでき、また導電性基板1に対する結晶半導体粒子2の接合性を向上させるとともに各結晶半導体粒子2の接合力を均一化することができる。
<Crystal semiconductor particles>
The shape of the
また、結晶半導体粒子2の表面を粗面にすることにより、結晶半導体粒子2の表面での光反射率を低減し、結晶半導体粒子2における光の吸収性を向上させることができる。この粗面を形成するには、結晶半導体粒子2をアルカリ溶液中に浸漬し、結晶半導体粒子2の表面をエッチングしても良いし、RIE(Reactive Ion Etching)装置等を用いて結晶半導体粒子2の表面を微細加工してもよい。
In addition, by making the surface of the
The particle diameter of the
なお、結晶半導体粒子2の粒子径とは、平均粒子径であって、導電性基板1に接合する前の平均粒子径であり、かつ、透光性導電層5の形成前における結晶半導体粒子2の平均粒子径である。この平均粒子径は、レーザ光による粒度分布測定装置等によって測定できる。
In addition, the particle diameter of the
結晶半導体粒子2は第1導電型(例えばp型)を示すものであり、p型の場合、B,Al,Ga等のドーパントを、結晶半導体粒子2をジェット法(溶融落下法)等により製造する際に原料中に含有させること等により得られる。
The
結晶半導体粒子2は、半導体の単結晶または多結晶から成るが、特に、光電流を効率的に取り出せることから、単結晶であることが好ましい。多結晶の場合、結晶粒界において電子と空孔の再結合が生じ、結果として光電流の出力が低下する。
The
結晶半導体粒子2は、例えば溶融落下法(ジェット法)等により粒状に形成され、リメルト(再溶融)法等の方法により単結晶化される。また、製造条件によってはジェット法のみにより、粒界の少ないほぼ単結晶化された結晶半導体粒子2を得ることもでき、それをそのまま光電変換装置に使用してもよい。
The
結晶半導体粒子2の表層には、第2導電型(例えばn型)の半導体部3が形成されている。第2導電型の半導体部3は、例えば、熱拡散法、気相成長法等により形成される。
On the surface layer of the
In the thermal diffusion method, for example, if a
熱拡散法の場合、結晶半導体粒子2と導電性基板1との接合前に行うことができる。
In the case of the thermal diffusion method, it can be performed before the bonding of the
また、気相成長法等では、例えば、シラン化合物の気相に、n型のドーパントとなるリン系化合物の気相を微量導入して、n型の半導体部3を形成することができる。
Further, in the vapor phase growth method or the like, for example, the n-
半導体部(半導体層)3の膜質としては、結晶質、非晶質、結晶質と非晶質とが混在するもののいずれでもよいが、光線透過率を考慮すると、結晶質または結晶質と非晶質とが混在するものがよい。 The film quality of the semiconductor part (semiconductor layer) 3 may be any of crystalline, amorphous, or a mixture of crystalline and amorphous, but considering the light transmittance, crystalline or crystalline and amorphous. It is good to mix quality.

<Translucent conductive layer>
The translucent
透光性導電層5は、SnO2,In2O3,ITO,ZnO,TiO2等から選ばれる1種または複数種の酸化物系膜等からなり、スパッタリング法、気相成長法、あるいは塗布焼成法等で形成される。透光性導電層5は、適切な膜厚を選択することにより、反射防止膜としての効果も期待できる。
The translucent
透光性導電層5は透明であるため、結晶半導体粒子2がない部分で入射光の一部が透光性導電層5を透過し、下部の導電性基板1で反射して結晶半導体粒子2に照射されるという効果が得られ、光電変換装置全体に照射される光エネルギーを効率よく結晶半導体粒子2に導いて照射させることが可能となる。
Since the translucent

The
金属層は、真空蒸着法、スパッタリング法、無電解メッキ法、電解メッキ法等の方法により、均一な厚みで薄く形成することができる。 The metal layer can be formed thin with a uniform thickness by a method such as vacuum deposition, sputtering, electroless plating, or electrolytic plating.
金属層の厚みは0.04〜0.2μmが好ましい。0.04μm未満では、反射率が低下し光の透過率が増えてしまい、0.2μmを超えると、金属シート等を成形して金属層を形成する際に成形が困難になる。 The thickness of the metal layer is preferably 0.04 to 0.2 μm. When the thickness is less than 0.04 μm, the reflectance decreases and the light transmittance increases. When the thickness exceeds 0.2 μm, it is difficult to form a metal layer by forming a metal sheet or the like.
The

The resin is preferably a resin having flexibility that can be easily deformed by atmospheric pressure. By doing so, the reflection efficiency is improved without the floating of the
It is preferable that the

The
The
In addition, the

When a metal layer is formed on the
透明樹脂層12の頂上部は、図1に示されるように、縦断面において凸形曲面から構成されていることが好ましい。透明樹脂層12の頂上部が凸形曲面であることにより、透明樹脂層12が外側から金属層を押さえ込む状態となるとともに金属層の頂上部の屈曲部を透明樹脂層が均一にカバーするため、金属層が光反射部材の頂上部において切断されることなく鋭角に形成される。
As shown in FIG. 1, the top of the
さらに、透明樹脂層12の頂上部が縦断面において凸形曲面から形成されているとともに、光反射面8の頂上部が、縦断面において鋭角状の尖頭部となっていることにより、頂上部に照射された光が外部に漏れることなく隣接する結晶半導体粒子2に反射されて光電変換効果に寄与するという相乗効果が得られる。

<電極層>
電極層13は、透光性導電層5と外部端子との間の直列抵抗値を低くするために、隣接する結晶半導体粒子2間の透光性導電層5の上に、導電性接着層16を介して、集電極として設けられる。電極層13は、結晶半導体粒子2で発電された光電流を抵抗損失させることなく、光電変換装置から取り出すための低抵抗導体として利用される。
<Electrode layer>
In order to reduce the series resistance value between the translucent
電極層13は、結晶半導体粒子2に相当する部分が開口された金属板から成るのが好ましく、例えば、Al,Cu,Ni,Cr,Agやこれらの合金から成るものが適している。電極層13の厚みは20〜200μmが好ましい。金属板から成る電極層13の使用は、この上部に形成される光反射部材7をしっかり支える基板ともなる点で好ましい。
The
また、導電性接着層16は、導電性粒子を含む熱硬化型の樹脂等から成る接着剤から成るものであり、電極層13と透光性導電層5とを電気的に接続し、また機械的に固着させる役割をはたすものである。導電性粒子としては、Ag,Ni,Au或いはこれらの複合粒子が適しており、それにより、透光性導電層5は、発電電流を電極層13に対して効率よく集電させることができる。
The conductive
Further, as shown in FIG. 2, the conductive
<保護層>
本発明の光電変換装置は、透光性導電層5上に保護層(不図示)を形成してもよい。このような保護層としては、透明誘電体の特性を有するものがよく、CVD法やPVD法等によって、例えば、酸化珪素,酸化セシウム,酸化アルミニウム,窒化珪素,酸化チタン,酸化タンタル,酸化イットリウム等を単一組成または複数組成で単層または組み合わせて、透光性導電層5上に形成されたものが挙げられる。
<Protective layer>
In the photoelectric conversion device of the present invention, a protective layer (not shown) may be formed on the translucent
樹脂製の保護層の場合には、光の入射面側にあるために、透明性が必要であり、また半導体部3または透光性導電層5と外部との間の電流リークを防止するために、誘電体であることが必要である。なお、保護層の厚みを最適化すれば、反射防止層としての機能も期待できる。

A photoelectric conversion module (FIG. 4) is formed using the photoelectric conversion device of the present invention. The photoelectric conversion module is configured such that a plurality of photoelectric conversion elements are connected in series or in parallel, the generated electrical output is improved, and a practical electrical output can be taken out. The photoelectric conversion module can obtain a sufficient electrical output that could not be obtained with one photoelectric conversion element.

In the periphery of the photoelectric conversion device of the present invention, the

Note that a photoelectric conversion device in which one photoelectric conversion element (a photoelectric conversion unit having one crystal semiconductor particle 2) having the above-described configuration is provided or a plurality of photoelectric conversion elements are connected (connected in series, parallel, or series-parallel) To do. Further, one photoelectric conversion device is provided, or a plurality of devices connected in series (connected in series, parallel, or series-parallel) is used as the power generation means, and the generated power is directly supplied from the power generation means to the DC load. In addition, after the power generation means converts the generated power to appropriate AC power via power conversion means such as an inverter, the generated power can be supplied to an AC load such as a commercial power system or various electric devices. Furthermore, it is also possible to use such a power generation device as a photovoltaic power generation device such as a solar power generation system in various modes by installing it on the roof or wall surface of a building with good sunlight.
次に、本発明の光電変換装置の実施例について説明するが、本発明はこの実施例に限定されるものではない。 Next, although the Example of the photoelectric conversion apparatus of this invention is described, this invention is not limited to this Example.
実施例の光電変換装置を以下に示すように作製した。 The photoelectric conversion device of the example was manufactured as shown below.
まず、結晶半導体粒子として多数の直径約0.3mmのp型の結晶シリコン粒子を用い、それらにリン熱拡散処理を施すことによって外郭部をn+の半導体部として、pn接合部を形成した。 First, a large number of p-type crystalline silicon particles having a diameter of about 0.3 mm were used as the crystalline semiconductor particles, and a pn junction portion was formed using the outer portion as an n + semiconductor portion by subjecting them to phosphorus thermal diffusion treatment.
次に、アルミニウム製の導電性基板の主面上に、多数(3万個)の結晶シリコン粒子を、その直径の約0.6倍の間隔を空けて配置し、アルミニウムとシリコンの共晶温度である577℃以上の温度(630℃)で約10分加熱して、多数の結晶シリコン粒子を導電性基板上に接合した。 Next, a large number (30,000) of crystalline silicon particles are arranged on the main surface of the conductive substrate made of aluminum at an interval of about 0.6 times the diameter, and the eutectic temperature of aluminum and silicon. A large number of crystalline silicon particles were bonded onto a conductive substrate by heating at a temperature of 577 ° C. or higher (630 ° C.) for about 10 minutes.
導電性基板に接合された結晶シリコン粒子の根元の周囲をエッチングしてpn分離を行った後、導電性基板上の多数の結晶シリコン粒子の間に、ポリイミドからなる絶縁層を充填し形成した。その後、結晶シリコン粒子の上部表面を洗浄し、透光性導電層としてITO層を、80nmの厚みで形成した。 After the pn separation was performed by etching around the base of the crystalline silicon particles bonded to the conductive substrate, an insulating layer made of polyimide was filled between the many crystalline silicon particles on the conductive substrate. Thereafter, the upper surface of the crystalline silicon particles was washed, and an ITO layer having a thickness of 80 nm was formed as a translucent conductive layer.
Further, as the electrode layer (collecting electrode), an aluminum foil having a thickness of 50 μm in which a through hole having a diameter of about the size of the crystalline silicon particles is formed, and surrounded by three crystalline silicon particles on the lower surface of the aluminum foil as shown in FIG. An Ag paste (Ag particle-containing resin paste) was applied in a circular shape (dot shape) by screen printing on the part. And the electrode layer was formed by heat-processing at 150 degreeC for 30 minutes, pressing on an ITO layer so that a crystalline silicon particle might protrude from the through-hole of an electrode layer.
次に、光反射部材を以下のようにして形成した。まず、厚み0.2mmのポリカーボネートから成るとともに、一主面に厚み80nmの銀層が蒸着法によって形成された第1の樹脂シートと、銀層上に積層された結晶化部を含む厚み25μmのPETシートから成る第2の樹脂シートとを積層した積層体(積層フィルム)を作製した。 Next, the light reflecting member was formed as follows. First, it is made of polycarbonate having a thickness of 0.2 mm, and includes a first resin sheet in which a silver layer having a thickness of 80 nm is formed on one main surface by a vapor deposition method, and a crystallization portion laminated on the silver layer and having a thickness of 25 μm. A laminate (laminated film) was prepared by laminating a second resin sheet made of a PET sheet.
なお、PETシートは予め結晶化部を含むものを用いており、結晶化部は成形温度190℃、成形圧力100kg/cm2(9.8×106Pa)、成形時間90秒で形成した。また、PETシート中の結晶化部の割合は95%であった。 In addition, the PET sheet previously used includes a crystallization part, and the crystallization part was formed at a molding temperature of 190 ° C., a molding pressure of 100 kg / cm 2 (9.8 × 10 6 Pa), and a molding time of 90 seconds. Moreover, the ratio of the crystallization part in a PET sheet was 95%.
次に、結晶シリコン粒子の直径の1.6倍の幅で縦長の半回転楕円体形状の凸部が多数並んだ金型を用いて、真空成形法によって上記積層体を成形し、光反射部材を作製した。その断面図を図3に示すが、光反射面8の境界部において銀層が破断されずに鋭角状に屈曲していることが確認された。因みにこの積層フィルムの成形前の反射率は98%であった。
Next, the laminate is formed by a vacuum forming method using a mold in which a large number of vertically elongated semi-spheroid-shaped protrusions are arranged with a width 1.6 times the diameter of the crystalline silicon particles, and a light reflecting member Was made. The cross-sectional view is shown in FIG. 3, and it was confirmed that the silver layer was bent at an acute angle without being broken at the boundary portion of the
そして、光反射部材の形状は、結晶シリコン粒子に集光させる凹面鏡形状の光反射面と、光反射面の下端部において結晶シリコン粒子の上部を露出させる開口とを有する形状であり、多数の結晶シリコン粒子に対応する多数の光反射面及び開口が形成されたものとした。 The shape of the light reflecting member is a shape having a concave mirror-shaped light reflecting surface that condenses the crystalline silicon particles, and an opening that exposes the upper portion of the crystalline silicon particles at the lower end of the light reflecting surface. A number of light reflecting surfaces and openings corresponding to silicon particles were formed.
And the light reflection member was arrange | positioned on the translucent conductive layer on an insulating layer so that the crystalline silicon particle of a photoelectric conversion element might each protrude from the opening of a light reflection member. Further, a backside filling layer made of EVA and having a thickness of about 0.4 mm and a backside protective layer having a thickness of about 0.1 mm formed by laminating a PET film, a SiO 2 layer, and a PET film were laminated on the lower surface of the conductive substrate. Then, on the upper surface side of the conductive substrate, a surface filling layer made of EVA having a thickness of about 0.6 mm and a surface protective body made of glass having a thickness of about 3 mm are sequentially laminated so as to cover the light reflecting member, and these are laminated in a vacuum laminator. A photoelectric conversion device (A type) was produced by laminating by the above.
また、透明樹脂層に二酸化チタン粒子(平均粒径2μm、含有量5wt%)を含有させた以外は、上記と同様の構成として光電変換装置(Bタイプ)を作製した。因みに成形前の透明樹脂層を含む積層フィルムの反射率は96%であった。
Further, a photoelectric conversion device (B type) was produced in the same configuration as above except that the transparent resin layer contained titanium dioxide particles (
また、透明樹脂層に二酸化チタン粒子(平均粒径2μm、含有量10wt%)を含有させた以外は、上記と同様の構成として光電変換装置(Cタイプ)を作製した。因みに成形前の透明樹脂層を含む積層フィルムの反射率は93%であった。
Further, a photoelectric conversion device (C type) was produced in the same configuration as above except that the transparent resin layer contained titanium dioxide particles (
(比較例)
結晶化部を含まない透明樹脂層とした以外は、実施例と同様の構成として比較例の光電変換装置を作製した。因みに透明樹脂層を含む積層フィルムの反射率は98.5%であった。光反射部材の断面図を図5に示すが、光反射面の境界部において銀層が凸形曲面を形成しており、垂直に入射した光が反射することが形状からも分かった。
(Comparative example)
A photoelectric conversion device of a comparative example was produced as the same configuration as the example except that the transparent resin layer not including the crystallization part was used. Incidentally, the reflectance of the laminated film including the transparent resin layer was 98.5%. A cross-sectional view of the light reflecting member is shown in FIG. 5, and it was also found from the shape that the silver layer formed a convex curved surface at the boundary portion of the light reflecting surface and the vertically incident light was reflected.
From Table 1, the condensing magnification (photoelectric conversion efficiency in the state of the photoelectric conversion device) / (photoelectric conversion efficiency in the state of the photoelectric conversion element) is 2.5 times for the A type of the example, and 2. for the B type. It was 45 times and 2.3 times for C type. In the comparative example, it was 2.2 times.
この結果は、実施例のAタイプ,Bタイプ,Cタイプは、光反射面での反射とともに結晶化部及び光散乱性粒子の散乱の効果によって、集光倍率が向上したと考えられる。 From these results, it is considered that the A type, the B type, and the C type of the example improved the light collection magnification due to the reflection of the light reflecting surface and the scattering effect of the crystallized portion and the light scattering particles.
また、参考例として、透明樹脂層に二酸化チタン粒子(粒径2μm、含有量15wt%)を含有させた以外は、上記と同様の構成として光電変換装置(Dタイプ)を作製した。この場合、透明樹脂層を含む積層フィルムの反射率は85%であった。Dタイプの集光倍率は2.0倍であった。Dタイプは、光散乱性粒子の含有率が10wt%を超えて多くなりすぎたために、反射率が低下し集光倍率が低下したと考えられる。 In addition, as a reference example, a photoelectric conversion device (D type) was produced in the same configuration as above except that titanium dioxide particles (particle size: 2 μm, content: 15 wt%) were contained in the transparent resin layer. In this case, the reflectance of the laminated film including the transparent resin layer was 85%. The condensing magnification of the D type was 2.0 times. In the D type, the content of the light-scattering particles exceeds 10 wt% and is too much. Therefore, it is considered that the reflectivity is reduced and the light collection magnification is reduced.
