まず、図4(a)に示すように、接着剤72を介して、サポートプレート70と、半導体ウェハ74aとを貼り付ける。この半導体ウェハ74aは、薄化する前のものである。ついで、図4(b)に示すように、半導体ウェハ74aを研磨し、薄化された半導体ウェハ74を形成する。半導体ウェハ74aの研磨は、各種公知の技術により行なうことができる。ついで、図4(c)に示すように、半導体ウェハ74における接着剤72と接していない面を、ダイシングテープ(支持体)76と貼り合わせる。このとき、ダイシングテープ76は、剥離された後における半導体ウェハ74の強度を補填し、取り扱いを容易にする役割を果たす。なお、ダイシングテープ76の周囲には、ダイシングフレーム(固定具)78が設けられている。このダイシングフレーム78は、ダイシングテープ76の弛みを防止する。その後、サポートプレート70の孔から接着剤72を溶かす溶剤を供給し、接着剤72を溶かした後に、サポートプレート70を除去する。このとき、接着剤72は、完全に除去されず半導体ウェハ74上に残存することとなる。残存した接着剤72を残存接着剤73として示す。このように、残存接着剤73を有する半導体ウェハ74が被処理体18に相当することとなる。

この被処理体18は、上述の工程を経ることで、その外周にダイシングテープ76が配置されている。ダイシングテープ76は、残存接着剤73の除去に用いられる溶剤(処理液)が付着することで、劣化してしまうことがある。ダイシングテープ76の劣化は、弛みを引き起こし、この弛みは、薄化され強度が低下している半導体ウェハ74の割れを引き起こすことがある。そのため、ダイシングテープ76を劣化させることなく、半導体ウェハ74上の残存接着剤73を除去する必要がある。つまり、半導体ウェハ74の表面にのみ溶剤による除去を施すことが要求されることとなる。

図5に示すように、表面処理治具70は、長方形状であって、その角が丸まっている平面形状を有する。表面処理治具70には、処理液を被処理面18aに供給する第1貫通孔76と、第2貫通孔78とが設けられている。第1貫通孔76を通じて、処理部への処理液の供給が行われ、第2貫通孔78を通じて供給された処理液の回収が行なわれる。第1貫通孔76および第2貫通孔78の開口形状、個数、配置は、いずれも図5に示したものに限定されない。被処理面18aが円形である場合には、表面処理治具70の長手方向の長さが、被処理面18aの半径と略同一であることが好ましい。この場合には、たとえば、矢印が示す方向に被処理体を回転させつつ処理を行なうことで、被処理面の全域に処理を施すことができる。また、表面処理治具70においても、表面処理治具20と同様に、被処理面18aとの対向面に突出部が設けられていてもよいことはいうまでもない。なお、表面処理治具70ではその平面形状が長方形状である場合を示したが、被処理面18aに対する処理液の供給と供給された処理液の回収を行い、表面処理治具70と被処理面18aとの間に処理液を保持できる限りこの形状に限定されることはない。
