このように、モノリシック基板上にバイパスダイオード20を積層させたことにより、少なからずPIN型フォトダイオード10に外付けされるバイパスコンデンサの大きさあるいは数を減少させることができる。これによってフォトダイオードを実装するモジュール本体あるいはケース本体を小型化することができる。勿論、外付けのバイパスコンデンサを用いることなくバイパスダイオード20によって全ての機能を代用するものであってもよい。さらに、外付けのバイパスコンデンサの大きさまたは数が減少されれば、これに要する配線数も減少させることができ、配線によるインダクタンス成分を減らすことで、周波数応答特性を改善することができる。好ましくは、35〜40GHz以上で高速動作可能であることが望ましい。

前記半導体基板の第1主面側に形成され、少なくとも1つの第1導電型の半導体層を含む第1の半導体層と、
前記第1の半導体層上に形成され入射した光に応じてキャリアを生成する光吸収層と、
前記光吸収層上に形成され、少なくとも1つの第2導電型の半導体層を含む第2の半導体層と、
前記第1の半導体層に電気的に接続され第1の電位を印加する第1の電極部と、
前記第2の半導体層に電気的に接続され第2の電位を印加する第2の電極部と、
