図2に模式的に示すようにして、GaN単結晶を種基板上に育成した。具体的には、金属Na、金属Ga、金属Liをそれぞれモル比でNa:Ga:Li=73:27:1になるように、グローブボックス中で秤量した。これらの原料を内径φ180ミリのアルミナ製るつぼに充填した。原料融液5の高さは約60mmとした。種結晶として直径2インチのAlNテンプレートを用い、気液界面5Aに対して略垂直方向に10枚配置した。種結晶の周囲をパンチングメタル6(金属Ta製、穴径5mm、穴の周期7mm)で覆った。育成温度は1100℃、窒素分圧300気圧、アルゴンを用いて全圧を800気圧とした。20時間保持したところ、種結晶基板上に約0.5mmのGaN単結晶4が種結晶基板上全面に成長した。雑晶の付着、取り込みは10枚とも見られなかった。

図3に模式的に示すようにして、GaN単結晶を種基板上に育成した。具体的には、金属Na、金属Ga、金属Liをそれぞれモル比でNa:Ga:Li=73:27:1になるように、グローブボックス中で秤量した。これらの原料を内径φ100ミリのアルミナ製るつぼに充填した。原料融液5の高さは約15mmとした。種結晶として直径2インチのAlNテンプレートまたはGaN単結晶自立基板を用い、気液界面5A近傍に水平に、テンプレートの場合は、単結晶薄膜面を下向きに、自立基板の場合はGa面を下向きに配置した。種結晶の周囲を多孔質イットリア製のセラミックにて囲った。950℃、100気圧にて種結晶基板を20rpmの速度にて回転させながら50時間保持したところ、種結晶基板上全面に約2mmのGaN単結晶が成長した。雑晶の付着、取り込みは見られなかった。
