従来の技術においては、誘電膜に凹凸部を設けることにより伝熱ガスを半導体ウエハとの吸着面に均一に分散させているため、凹部では伝熱ガスの伝熱効率が高いが、凸部では凹部に存在する伝熱ガスが半導体ウエハ裏面と凸部との間の僅かな隙間を経て分散されるため流路抵抗が高くなり、圧力損失が発生するために、分散される伝熱ガスの圧力が低下し、伝熱効果が低下するという課題を残していた。このため、半導体ウエハ裏面と吸着面との間に充填される伝熱ガスの圧力分布は半導体ウエハ裏面内で不均一となり、半導体ウエハの冷却にも影響を与えることがある。したがって、吸着面上にパターニングされた凹凸部の形状に沿って半導体ウエハの冷却効率が変動し、処理中に生じる半導体ウエハの温度分布が凹凸部のパターンによって左右されるという課題を残していた。これに対して、静電吸着電極101においては、電極105が備えられた面(下面)から半導体ウエハ150が載置される側の面(上面)に近づくにつれて段階的に誘電体粒子108の粒径が小さくなるガス分散層102が用いられている。こうすることにより、ガス分散層102は、下面では空隙部の断面積が広く、また空隙部の数密度が小さく、上面では空隙部の断面積が狭く、また空隙部の数密度が大きい構造となっている。このため、伝熱ガスの流路抵抗は下面から上面に向けて段階的に上昇することとなり、下面においては、空隙部の平均断面積が広く、空隙部の数密度が小さいため、ガス供給路123aから供給された伝熱ガスは圧力損失の発生が抑制されて円滑にガス分散層102内に注入され、ガス分散層102の内部で段階的に分散される。また、上面においては、空隙部の数密度が大きく、空隙部の平均断面積が狭いため、伝熱媒体を均一な圧力で分散させることができる。そのため、電極105上に伝熱ガス分散用の凹凸部を設けることなく、ガス分散層102と半導体ウエハ150とが接する面のほぼ全面において伝熱ガスをほぼ均一な圧力で分散させることができる。また、凹凸部が設けられていないため、プラズマ処理中の半導体ウエハ150の全面を静電吸着することが可能となり、伝熱ガスの流路抵抗が半導体ウエハ150がガス分散層102に吸着される面側でほぼ均一となる。このため、注入された伝熱ガスの圧力はガス分散層102の半導体ウエハ150が吸着される面側の全面においてほぼ同じ圧力となり、伝熱ガスによる半導体ウエハ150への伝熱効果をほぼ均一化することができる。したがって、プラズマ処理中の半導体ウエハ150を均一に冷却することができる。また、静電吸着電極101が上記効果を有することにより、静電吸着電極101を備えるドライエッチング装置200を用いて、半導体ウエハ150をプラズマエッチング処理する際には、プラズマ処理中に生じる反応熱により加熱された半導体ウエハ150を均一に冷却しながら、効率的にプラズマ処理することができる。
