上述したCSP基板10をストリート101に沿って切断するに際し、CSP基板10に保護部材を装着する。図4には保護部材11に一実施形態が示されており、図4の(a)には保護部材11を構成する構成部材の分解斜視図が、図4の(b)には保護部材11の斜視図が示されている。図4に示す保護部材11は、網状に形成された補強部材111と、該補強部材111の図において上面に装着される保護シート112と、補強部材111の図において下面に装着される保護シート113とからなっている。補強部材111は、例えば直径が0.1〜0.5mm程度のピアノ線等の金属細線によって網状に形成されている。保護シート112は、厚さが0.1〜0.2mmのポリエチレンテレフタレートまたはポリ塩化ビニール等の樹脂シートの両面にアクリル樹脂系の糊が塗布された両面接着シートからなっており、その図において下面が補強部材111の上面に接着される。保護シート113は、厚さが0.1〜0.2mmのポリエチレンテレフタレートまたはポリ塩化ビニール等の樹脂シートの図において上面にアクリル樹脂系の糊が塗布された片面接着シートからなっており、その図において上面が補強部材111の下面に接着され、上記保護シート112とによって補強部材111をサンドイッチ状に挟持する。なお、保護シート112と補強部材111との接着が強固であれば、保護シート113は必ずしも必要ではない。このように構成された保護部材11の保護シート112の上面に、図5に示すようにCSP基板10の裏面を貼着する(保護部材装着工程)。

上述したように保護部材11に貼着されたCSP基板10は、図6に示す被加工物保持治具12によって保持され、ウォータージェット加工装置の上記被加工物保持テーブル6上に保持される。図6に示す被加工物保持治具12は、下挟持板13と上挟持板14とからなっており、それぞれの片側辺が2個のヒンジ15、15によって互いにヒンジ結合されている。下挟持板13および上挟持板14には、それぞれ開口131および141が設けられている。この開口131および141は、上記CSP基板10と相似形でCSP基板10より僅かに小さい寸法形状に形成されている。なお、下挟持板13の開口131の周囲には、下挟持板13の上面から上記CSP基板10および保護部材11の厚さに相当する段部131aが設けられており、上記CSP基板10を収容する。また、下挟持板13には、開口131の周囲に上記被加工物保持テーブル6に配設された4本の位置決めピン62と嵌合する4個のピン穴132が設けられている。上挟持板14の他側辺にはロック用の係合片16が取り付けられており、下挟持板13の他側面には上記係合片が係合する係合凹部133が設けられている。

CSP基板10を挟持した被加工物保持治具12がウォータージェット加工装置における被加工物保持テーブル6の所定位置に保持されたならば、第1の移動手段30および第3の移動手段50を作動して第1の可動基台3および第3の可動基台5を矢印Xおよび矢印Yで示す方向に移動させて、被加工物保持テーブル6に保持されたCSP基板10をノズル7の下方である加工領域に移動する。そして、ノズル7を図7の(a)に示すようにCSP基板10を形成する左側のブロック10cにおける図において左端のストリート101に合わせる。そして、第2の移動手段40を作動して第2の可動基台4を矢印Zで示す方向に移動し、ノズル7をCSP基板10の表面から上方に所定の間隔(例えば、50μm)を置いた所定位置に位置付ける。

次に、加工水供給手段6を上述したように作動してノズル7から砥粒が混入された加工水を噴射するとともに、第3の移動手段50および第1の移動手段30を作動して第3の可動基台5および第1の可動基台3を矢印Yおよび矢印Xで示す方向に順次移動させることにより、被加工物保持テーブル6即ちCSP基板10をノズル7に対してストリート101に沿って図7の(a)において1点鎖線で示すように、即ちCSP基板10とノズル7を図7の(b)において矢印Aで示すように矢印Y方向および矢印X方向に相対移動せしめる。なお、この移動は各ストリート101の間隔および長さ等のデータが予め図示しない制御手段のメモリに記憶されており、この記憶されたデータに基づいて図示しない制御手段が上記第3の移動手段50および第1の移動手段30を制御することによって遂行される。この結果、CSP基板10を形成するブロック10cは、ストリート101に沿って図7において1点鎖線で示すように切断される(第1の切断工程)。この切断時において、CSP基板10に貼着された保護部材11の保護シート112および113は貫通されるが、補強部材111は金属細線によって網状に形成されているので切断されない。なお、切断時においては、ウォータージェットはCSP基板10および保護部材11を貫通するが、切断後のウォータージェットは水槽60に収容された緩衝用の水によってその勢いが和らげられる。

以上のように第1の切断工程および第2の切断工程を実施することによりCSP基板10を形成するブロック10cは、図7の(a)および図8の(a)において1点鎖線および2点鎖線で示すようにストリート101に沿って切断され、個々のチップサイズパッケージ(CSP)に分割される。このようにしてCSP基板10を形成するブロック10cに対して第1の切断工程および第2の切断工程を実施したら、CSP基板10を形成するブロック10bおよびブロック10aに対しても同様に第1の切断工程および第2の切断工程を実施することにより、ブロック10bおよびブロック10aもストリート101に沿って切断され、個々のチップサイズパッケージ(CSP)102に分割される。なお、CSP基板10に貼着された保護部材11の補強部材111は上述したように切断されないので、個々のチップサイズパッケージ(CSP)に分割されCSP基板10は基板の形態が維持されるため、搬送が容易となる。

該被加工物保持テーブル上に保持された被加工物の分割予定ラインに沿って加工水を噴射し、被加工物を分割予定ラインに沿って切断する切断工程と、を含む、
