Abstract
【解決手段】 n型クラッド層、活性層、p型クラッド層、マルチオーム接触層及び反射層が順次に積層されており、マルチオーム接触層は、改質金属層/透明伝導性薄膜層を積層反復単位として少なくとも一組が反復積層されており、改質金属層は銀を含む発光素子。このようなフリップチップ型発光素子及びその製造方法によれば、p型クラッド層とのオーム接触特性が改善されて、発光素子のパッケージング時にワイヤーボンディング効率を及び収率を高めることができ、低い比接触抵抗及び優秀な電流−電圧特性により素子の発光効率及び素子寿命を向上させうる。

Claims (14)
- n型クラッド層とp型クラッド層との間に活性層を持ち、前記p型クラッド層上に反射層が設けられたフリップチップ型窒化物系発光素子において、
前記p型クラッド層と前記反射層との間に改質金属層および透明伝導性薄膜層からなる積層反復単位が少なくとも一回積層されたマルチオーム接触層を備え、
前記改質金属層は銀を含むことを特徴とするフリップチップ型窒化物系発光素子。 - 前記透明伝導性薄膜層は、透明伝導性酸化物と透明伝導性窒化物とのいずれか一つで形成されてなることを特徴とする請求項1に記載のフリップチップ型窒化物系発光素子。
- 前記透明伝導性薄膜層はチタン及び窒素を含有することを特徴とする請求項2に記載のフリップチップ型窒化物系発光素子。
- 前記透明伝導性酸化物は、インジウム、錫、亜鉛、ガリウム、カドミウム、マグネシウム、ベリリウム、銀、モリブデン、バナジウム、銅、イリジウム、ロジウム、ルテニウム、タングステン、コバルト、ニッケル、マンガン、アルミニウム、およびランタン系列元素のからなる群より選択される少なくとも一つ以上の成分と酸素とが結合されて形成されたものを含むことを特徴とする請求項2に記載のフリップチップ型窒化物系発光素子。
- 前記改質金属層は1nmないし20nmの厚さを有することを特徴とする請求項1に記載のフリップチップ型窒化物系発光素子。
- 前記反射層は銀、銀酸化物、アルミニウム、亜鉛、チタン、ロジウム、マグネシウム、パラジウム、及びルテニウムからなる群より選択される少なくとも一つ以上で形成されてなることを特徴とする請求項1に記載のフリップチップ型窒化物系発光素子。
- 前記透明伝導性薄膜層は10nmないし1000nmの厚さを有し、前記反射層は100nmないし1000nmの厚さを有することを特徴とする請求項1に記載のフリップチップ型窒化物系発光素子。
- n型クラッド層とp型クラッド層との間に活性層を持ち、前記p型クラッド層上に反射層を持つフリップチップ型窒化物系発光素子の製造方法において、
基板上に前記n型クラッド層、活性層及びp型クラッド層が順次に積層された発光構造体の前記p型クラッド層上に、改質金属層および透明伝導性薄膜層からなる積層反復単位を少なくとも一回積層してマルチオーム接触層を形成する段階と、
前記マルチオーム接触層上に反射層を形成する段階とを含み、
前記改質金属層は銀を含むことを特徴とするフリップチップ型窒化物系発光素子の製造方法。 - 前記透明伝導性薄膜層は、透明伝導性酸化物と透明伝導性窒化物とのいずれか一つで形成されることを特徴とする請求項8に記載のフリップチップ型窒化物系発光素子の製造方法。
- 前記透明伝導性薄膜層はチタン及び窒素を含有することを特徴とする請求項9に記載のフリップチップ型窒化物系発光素子の製造方法。
- 前記透明伝導性酸化物はインジウム、錫、亜鉛、ガリウム、カドミウム、マグネシウム、ベリリウム、銀、モリブデン、バナジウム、銅、イリジウム、ロジウム、ルテニウム、タングステン、コバルト、ニッケル、マンガン、アルミニウム、およびランタン系列元素からなる群より選択される少なくとも一つ以上の成分と酸素とが結合されて形成されたものを含むことを特徴とする請求項8に記載のフリップチップ型窒化物系発光素子の製造方法。
- 前記改質金属層は1nmないし20nmの厚さに形成することを特徴とする請求項8に記載のフリップチップ型窒化物系発光素子の製造方法。
- 前記マルチオーム接触層の形成段階以後または前記反射層の形成段階以後に熱処理する段階をさらに含むことを特徴とする請求項8に記載のフリップチップ型窒化物系発光素子の製造方法。
- 前記反射層は銀、銀酸化物、アルミニウム、亜鉛、チタン、ロジウム、マグネシウム、パラジウム、及びルテニウムからなる群より選択される少なくとも一つ以上で形成することを特徴とする請求項8に記載のフリップチップ型窒化物系発光素子の製造方法。
