Abstract
【解決手段】約5から約50重量%の非修飾珪酸をベースとする研磨粒子と、水性溶液に約0.001から約2重量%の有機化合物とを含む窒化珪素に対して酸化珪素の約50から約70の範囲での選択性の高いスラリーを、研磨パッドと酸化珪素の窒化珪素を含む複合デバイスの間の珪素研磨インターフェースに施すことにより、半導体複合デバイスまたは浅いトレンチアイソレーション構造を化学的機械的研磨/平面化(CMP)する。

Description
上記の目的は本発明の高選択性のスラリー組成、システムおよび方法によって満たされる。
類似の番号が同じ形状を示す図を参照して本発明はよりよく理解されるであろう。
−アルコール類の硫酸塩;
−スルホン酸およびその塩;
−硫酸エーテル塩。
−ラウリル硫酸塩、特にアンモニウムラウリル硫酸塩、ジエタノールアミンラウリル硫酸塩、トリエタノールアミンラウリル硫酸塩;
−ドデシルベンゼンスルホン酸およびその塩、特にアンモニウムまたはカリウムドデシルベンゼンスルホン酸塩およびトリエタノールアミンまたはイソプロピルアミンのドデシルベンゼンスルホン酸塩;および
−トリエタノール、ジエタノールアミンまたはイソプロピルアミンの直鎖アルキレートスルホン酸塩。
研磨条件は次の通りである。
− CMPツール(Tool): IPEC/Speedfam 472
− 研磨パッド:Rodel Co.サブパッド SubaIVを有する C−1000スタックパッド(stacked pad)
− ダウン力(Down force):4psi
− 背圧(Back pressure):1psi
− プラテン回転速度(Platen rotation speed):60rpm
− 水担体回転速度(Water carrier rotation speed):40 rpm
− スラリー流速: 200 ミル/分
− 研磨時間:2 分
− パッド条件: インサイチュー(in situ)
− 研磨速度(Å/分 )=各フィルムの最初の厚みから研磨後のフィルムの厚みを差し引き、研磨時間で除した値。酸化物と窒化物フィルムの厚みのデータは、Prometric FT650 toolによって得られた。計測に49ポイントポーラースキャンを使用した。
スラリーは42gのアンモニウムラウリル硫酸塩(ALS)(Sigma−Aldrichの30%ALS水性溶液として)をpH2.20の市販の非修飾珪酸コロイド(LEVASIL, H.C Starck, Inc)の2.5リッターに加えて調製した。スラリー中の珪酸含量は30重量%で、平均粒子径は45nmであった。スラリーのpHは2.45で、スラリー中のALS量は0.4重量%であった。
実施例2−4のスラリーは、pHとALSの量を変えた以外は、実施例1のスラリーと同様な仕方で調製した。実施例2のスラリーにおいて、pHは2.20であった。実施例3と4のスラリーのpHは0.5NのKOH水溶液を加えて調整した。またALSのソース(ALSの28%水溶液として)として、市販のStepanol AM−V(Stepan Co.)を用いた。
実施例5−6のスラリーは、150gのアンモニウムドデシルベンゼンスルホン酸塩(NH4DDBS)水溶液を水中の非修飾珪酸コロイドディスパージョンの4.0リッターに加えて、NH4DDBSの含量が0.31重量%になるように調製した。スラリーのpHは、NH4OH(1M水溶液として)を加えて実施例5および6のそれぞれに対して、2.28および2.93に調整した。スラリー中の珪酸含量は30重量%で、平均粒子サイズは65nmであった。
pH調節に基づく除去の選択性を詳細に調査するために、NH4OH(1Mの水溶液として)の添加によって、pHを3.4から8.1の範囲内に調整したことを除いて、実施例5のスラリーに類似した複数のNH4DDBSを含むHS STIスラリーを調製した。
スラリーは225gのドデシルベンゼンスルホン酸(DDBSA)の12.7重量%水溶液を2.5Lの非修飾コロイド珪酸のpH9.30の水ディスパージョンに加えて調製した。スラリー中の珪酸含量は30重量%で、平均粒子径は40nmであった。スラリーのpHは2.96であった。スラリー中のDDBSAの量は0.9重量%であった。
実施例10−11のスラリーは、トリエタノールアミンドデシルベンゼンスルホン酸の水溶液(4重量%のTEA−DDBS水溶液345g)を4.0Lの非修飾コロイド珪酸のpH2.20の水ディスパージョンに加えて調製した。スラリー中の珪酸含量は25重量%で平均粒子径は72nmであった。市販の製品BioSoft N300(Stepan Co製TEA−DDBAの60重量%水溶液)をTEA−DDBAのソースに用いた。スラリーのpHは、それぞれ、2.45と2.75に調整した。スラリー中のTEA−DDBSの量は0.3重量%であった。
実施例1−11のデータの比較によって、本発明のHS STIスラリーの酸化物対窒化物フィルムの除去の選択性は、スラリーが先述のどの型の有機化合物(窒化珪素除去抑制剤)を含むかによって顕著に変化する。
Claims (3)
- 高選択性の水性スラリー組成物であって:約5から約50重量%の非変性シリカをベースとする研磨粒子と、約0.001から約2重量%の水性溶液中の有機化合物を含み;酸化珪素の窒化珪素に対する選択性が約50から約700の範囲である水性スラリー組成物。
- 半導体複合デバイスの化学的機械的研磨/平面化(CMP)の方法であって:
酸化珪素及び窒化珪素を含む複合デバイスと研磨パッドとの間の研磨インターフェースに、約5から約50重量%の非変性シリカをベースとする研磨粒子と、約0.001から約2重量%の水性溶液中の有機化合物とを含む高選択性のスラリーを施し;そして、
約50から約700の範囲の選択性で、窒化珪素に対して酸化珪素を選択的に研磨すること:
を含む化学的機械的研磨/平面化(CMP)の方法。 - 浅いトレンチアイソレーション構造を研磨/平面化するための方法であって:
約5から約50重量%の非変性研磨粒子と、約0.001から約2重量%の水性媒体中の有機化合物を含む高選択性のスラリーを提供する段階と;
酸化珪素及び窒化珪素を含む複合デバイスと研磨パッドとの間の研磨/平面化 インターフェースに、高選択性のスラリーを施す段階と;
約50から約700の範囲の選択性で、窒化珪素に対して酸化珪素を選択的に研磨する段階と;
を含む方法。
