本発明は光導波路デバイス及びその製造方法に関する。

【従来の技術】
光導波路を用いた光デバイスは光通信の発展と共に必要性が増大し、光変調器、光分波器、光スイッチ又は光波長変換器等に利用されている。光導波路としては、LiNbO3結晶基板にTiを拡散して形成された光導波路、Si基板上にSiO2を堆積した光導波路、ポリマー光導波路等が知られている。

実用的な外部変調器として、ニオブ酸リチウム(LiNbO3)等の誘電体結晶基板を用いたマッハツェンダー型の光変調器(LN変調器)が開発されている。光源からの一定強度のキャリア光がLN変調器に供給され、光の干渉を用いたスイッチング動作によって強度変調された光信号が得られる。

LN変調器は、X,Y,Zカットされたニオブ酸リチウム結晶からなる誘電体基板の表面に、チタン(Ti)を熱拡散させて屈折率を高めることにより、その両端部近傍でそれぞれ結合された一対の光導波路を形成し、その上にSiO2からなるバッファ層を形成し、さらにバッファ層の上に光導波路に対応して信号電極(進行波電極)及び接地電極を形成して構成される。

光導波路の一端から入射された信号光は分岐されて一対の光導波路を伝搬する。一方の光導波路上又は両方の光導波路上に形成された信号電極に駆動電圧を印加すると、電気光学効果により分岐された双方の信号光に位相差が生じる。

LN変調器では、これらの信号光を再び結合させて光信号出力として取り出す。一対の光導波路を伝搬する信号光の位相差が例えば0又はπになるように駆動電圧を印加すれば、オン/オフのパルス信号を得る事ができる。

最近のLN変調器は、変調速度の高速化を実現するために、40Gb/sの高周波帯域の変調器の開発が進められている。そのため、LN変調器の信号電極の断面形状は幅約15μm、高さ約30μmのAuメッキを形成し、高周波帯域特性を確保するようにしている。

【発明が解決しようとする課題】
LN変調器の主な特性には光応答帯域特性(E/O特性)及び電気の反射特性(S11特性)がある。光応答帯域特性はAuメッキ膜厚がある値より薄くなると特性劣化が起こり、逆にAuメッキ膜厚が厚すぎると電気の反射特性が劣化する。

即ち、光応答帯域特性と電気の反射特性はトレードオフの関係にあり、そのトレランスは非常に狭く、LN変調器を製造する際の歩留まりを低下させている。高周波帯域特性の要求に対し、LN変調器の全長はさらに長くなる傾向にあり、電極としてのAuメッキの膜厚を全長に渡り一様に形成するのは困難になってきている。

従来の方法により、ウエハ上に信号電極及び接地電極として作用するAuメッキを形成すると、ウエハの中心部分で電解メッキの際の電流密度が高くなるため、メッキ膜厚は中心部分で薄く周辺部分で厚くなる傾向がある。

LN変調器の端面(光の入出力部)には、光導波路保護及びLNチップのハンドリングのため、保護部材(LNブロック)を接着剤により固定している。この接着には信頼性の高い接着剤を使用しているが、この接着剤は粘性が低く、さらに接着剤の硬化時に加熱(65℃で5時間以上)を行う必要がある。

従来は、この接着剤の硬化時に接着剤が電極表面に流れ込み、LN変調器の誘電率を変化させて電気特性を劣化するという問題があった。さらに、製造上の問題点としては、ウエハ表面に接着する保護部材が接着時に動いてしまい、位置ずれを起こして電極部にかかってしまう場合、ウエハ全体が不良となるという問題がある。

よって、本発明の目的は、信号電極及び接地電極を形成するための、メッキ膜厚を一様に形成することが可能な光導波路デバイスの製造方法を提供することである。

本発明の他の目的は、高周波特性に優れた信頼性の高い光導波路デバイスを提供することである。

【課題を解決するための手段】
本発明の一側面によると、光導波路デバイスの製造方法であって、電気光学効果を有するウエハ中に複数の光導波路を形成し、前記各光導波路に関連して前記ウエハ上に複数の信号電極及び複数の接地電極を形成し、前記信号電極及び接地電極の形成と同時に、全ての信号電極及び接地電極の周囲の前記ウエハ上にダミー電極を形成し、前記ウエハをダイシングして個々の光導波路デバイスに分離する、各ステップを含むことを特徴とする光導波路デバイスの製造方法が提供される。

好ましくは、光導波路デバイスの製造方法は、ダイシングステップの前に、ダミー電極の外側にダミー電極に近接して一対の保護部材を接着するステップをさらに含んでいる。好ましくは、一対の保護部材はダミー電極に当接しており、長方形形状から形成されるダミー電極は四隅に面積の拡大された部分を有している。

【発明の実施の形態】
図1(A)は本発明の製造方法により製造されたマッハツェンダ型光変調器の平面図を示しており、図1(B)はその正面図である。寸法サイズは誇張して描かれている。

光変調器又は光変調器チップ2は電気光学効果を有する誘電体から形成されており、本実施形態においてはニオブ酸リチウム基板(LiNbO3基板)4から形成されている。光変調器2はマッハツェンダ型光導波路構造6を有している。

光導波路構造6は、入力光導波路8と、出力光導波路10と、入力光導波路8と出力光導波路10の間に伸長する第1及び第2光導波路12,14から構成されている。

第1及び第2光導波路12,14はY分岐16により入力光導波路8に接続され、Y分岐18により出力光導波路10にそれぞれ接続されている。光導波路構造6はLiNbO3基板4にチタン(Ti)を熱拡散することにより形成されている。

入力光導波路8に供給された信号光は、Y分岐16で光パワーが実質的に二等分されて第1及び第2光導波路12,14で導波される。この導波光はY分岐18で出力光導波路10に結合される。

図2はウエハ40上でのダミー電極44の配置の仕方を示す図である。ダミー電極44はLNチップ製品部42を囲むように、LNチップ製品部42から離間して長方形状に形成されている。

以下、図3(A)乃至図6(D)を参照して本発明の実施形態にかかる光変調器の製造方法について詳細に説明する。尚、本発明は光変調器の製造方法に限定されるものではなく、光分波器、光スイッチ又は光波長変換器等の他の光導波路デバイスの製造にも同様に適用可能である。

まず、図3(A)に示すように、LiNbO3ウエハ(LNウエハ)40上に、又はLiNbO3基板(LN基板)4上にTi52を約100nmの厚さに蒸着する。

Ti52の純度は99.99%である。実際には、本実施形態の製造方法はLNウエハ40上に全てのプロセスを実施するが、説明の便宜上LN基板4上に光導波路を形成するものとして説明する。

次いで、図3(B)に示すように、フォトレジスト54を約1μmの厚さに塗布し、フォトレジスト54をプリベークしてから、所定のパターンに露光、現像し、フォトレジスト54をポストベークしてからTi52をウエットエッチングする(図3(C))。アセトン等による超音波洗浄によりフォトレジスト54を剥離すると、図3(D)に示したようにTi52がパターニングされる。

次いで、キャリアガスとして純酸素を約10リットル/分の割合で流しながら、温度約1000℃で約10時間保持し、Ti52を基板4中に拡散させて図3(E)に示すように光導波路12,14を形成する。

次いで、図4(A)に示すように、SiO2バッファ層56を約1μmの厚さに成膜する。次いで、図4(B)に示すように、SiO2バッファ層56上、及び基板4の下面にSi膜58,60を約0.1μmの厚さに成膜する。この成膜はキャリアガスとしてArを使用し、成膜圧力0.66PaでDCスパッタ装置により成膜する。

次いで、真空度6.6×10−4Paで膜厚約50nmのTi膜62及び膜厚約200nmのAu膜64を蒸着する。Tiの純度は99.99%、Auの純度は99.99%以上である。

次いで、Au膜64上にフォトレジストを塗布し、このフォトレジストをパターニングする。すなわち、このフォトレジストを塗布した後、信号電極、接地電極及びダミー電極が残るようにフォトレジストをパターニングする。

図7はフォトレジストのパターニング時に使用するマスク66の形状を示している。マスク66はダミー電極44形成用の長方形光透過部分68を有しており、この長方形光透過部分68の四隅70はその面積が拡大されている。

これは、Auメッキ時にLNチップ製品部42の四隅に集中的に電流が流れ、特にメッキ厚が厚くなる傾向があるため、これを抑制したものである。四隅70のサイズは、LNチップの取り数にもよるが、可能な限り大面積が望ましい。

次いで、図4(C)に進み、Ti膜62及びAu膜64をエッチング液を使用してエッチングする。このとき、図4(C)をウエハ40全体で見ると、図4(D)に示したような状態となり、LNチップ製品部42の周囲にAu膜64からなるダミー電極ベース44´が形成される。

次いで、Auメッキ用のフォトレジスト72を約13μmの厚さに塗布し、これを図5(A)に示すようにパターニングする。次いで、図5(B)に示すように、Auの一段メッキ74を約4μmの厚さに形成し、アセトン等による超音波洗浄によりフォトレジスト72を剥離する(図5(C))。

さらに、Auの二段メッキ用のフォトレジスト76を約13μmの厚さに塗布し、これを図5(D)に示すようにパターニングする。次いで、図5(E)に示すように、Auの二段メッキ78を約14μm(Au合計メッキ厚=18μm)の厚さに形成し、アセトン等による超音波洗浄によりフォトレジスト76を剥離すると、図6(A)に示した状態となる。

次いで、不要Au/Tiエッチング用のフォトレジスト80を約14.5μmの厚さに塗布し、これを図6(B)に示すようにパターニングする。次いで、図6(C)に示すように、不要なAu膜78及びTi膜62をウエットエッチングにより除去し、アセトン等による超音波洗浄によりフォトレジスト80を剥離する(図6(D))。これにより、所定の電極形状20,22,24,28,44を得る事ができる。

以上の工程を経ることにより、LNウエハ40上に複数の光変調器2を形成することができる。この状態で、光応答帯域特性及び電気の反射特性等の試験を行う。

次の工程では、図2に示すように、LNウエハ40上に形成された複数の光変調器2又はLNチップ製品部42の両端近傍に一対の保護部材(ヤトイ)48,50をダミー電極44に当接するようにウエハ40上に接着する。この保護部材48,50は各光変調器2の端面を保護するためのものである。

次いで、図8に示すように、回転レジンダイアモンド刃によるダイシングを行い光変調器チップ2を個別に切り出す。個別に切り出された光変調器チップ2の側面にSi膜を成膜し、図4Gのステップで形成された基板4の上下面に形成されたSi膜58,60を電気的に接続する。最後に、光変調器チップ2の端面に反射防止膜を蒸着して、光変調器チップ2が完成する。

表1及び図9から明らかなように、本発明は従来例に比較してメッキ厚の分布幅が非常に小さくなっている。即ち、従来例では膜厚分布が±9.9%であったものが、本発明によると膜厚分布が±3.0%に改善されている。これは、ダミー電極44を形成して、Auメッキ時の電流密度の増加を抑制するようにしたためであると考えられる。

従来例と比較した本発明の光応答帯域特性を図10に、電気の反射特性(不整合減衰量)を図11に示す。図10に示した従来例の光応答帯域特性では、平均が2.702GHz、偏差=0.030GHz,Cp=0.746であるのに対し、本発明では、平均の光応答帯域特性が2.750GHz、偏差=0.021GHz,Cp=1.856である。

ここで、Cpは工程能力(プロセスケイパビリティ)を示し、Cp=(平均−規格)/3/偏差で求められる。Cpが1.33以上であれば理想的な状態であり、本発明はこの範囲に入っている。本発明では、従来例に比較して光応答帯域特性の平均が上がり、偏差も小さくなり、良好な特性が得られた。

図11の不整合減衰量(電気の反射特性)によると、従来は平均で17.8dB、偏差=0.74dB,Cp=1.27であったものが、本発明では平均で18.9dB、偏差0.87dB、Cp=1.53となった。不整合減衰量の平均は従来例に比較して上昇したが、若干偏差が大きくなった。しかし、Cpは1.33を超え、理想的な状態になった。

上述した実施形態では、シアン系の電解Auメッキで各電極を形成したが、Cuの無電解メッキにより各電極を形成する際にも本発明のダミー電極は有効である。

BACKGROUND OF THE INVENTION

The need for optical devices using optical waveguides increases with the development of optical communications, and is used for optical modulators, optical demultiplexers, optical switches, optical wavelength converters, and the like. As an optical waveguide, an optical waveguide formed by diffusing Ti on a LiNbO 3 crystal substrate, an optical waveguide obtained by depositing SiO 2 on a Si substrate, a polymer optical waveguide, and the like are known.

As a practical external modulator, a Mach-Zehnder type optical modulator (LN modulator) using a dielectric crystal substrate such as lithium niobate (LiNbO 3 ) has been developed. Carrier light having a constant intensity from the light source is supplied to the LN modulator, and an optical signal whose intensity is modulated by a switching operation using optical interference is obtained.

The LN modulator is bonded to the surface of a dielectric substrate made of X, Y, Z cut lithium niobate crystal by thermally diffusing titanium (Ti) to increase the refractive index, respectively, in the vicinity of both ends thereof. A pair of optical waveguides is formed, a buffer layer made of SiO 2 is formed thereon, and a signal electrode (traveling wave electrode) and a ground electrode are formed on the buffer layer corresponding to the optical waveguide. The signal light incident from one end of the optical waveguide is branched and propagates through the pair of optical waveguides. When a drive voltage is applied to signal electrodes formed on one or both optical waveguides, a phase difference is generated between both signal lights branched by the electro-optic effect.

In recent LN modulators, a 40 Gb / s high-frequency band modulator has been developed in order to realize a high modulation speed. [Problems to be solved by the invention]
The main characteristics of the LN modulator include an optical response band characteristic (E / O characteristic) and an electric reflection characteristic (S11 characteristic). The optical response band characteristic deteriorates when the Au plating film thickness becomes thinner than a certain value. Conversely, when the Au plating film thickness is too thick, the electric reflection characteristic deteriorates.

That is, the optical response band characteristic and the electric reflection characteristic are in a trade-off relationship, and the tolerance thereof is very narrow, and the yield in manufacturing the LN modulator is lowered. In response to the demand for high frequency band characteristics, the total length of the LN modulator tends to be longer, and it has become difficult to uniformly form the thickness of the Au plating as the electrode over the entire length.

When an Au plating that acts as a signal electrode and a ground electrode is formed on a wafer by a conventional method, the current density at the time of electrolytic plating increases at the central portion of the wafer, so the plating film thickness is thin at the central portion and at the peripheral portion. There is a tendency to become thicker.

A protective member (LN block) is fixed to the end face (light input / output portion) of the LN modulator with an adhesive for protecting the optical waveguide and handling the LN chip. A highly reliable adhesive is used for this bonding, but this adhesive has low viscosity, and it is necessary to perform heating (at 65 ° C. for 5 hours or more) when the adhesive is cured.

Conventionally, when this adhesive is cured, the adhesive flows into the electrode surface, and there is a problem that the electrical characteristics are deteriorated by changing the dielectric constant of the LN modulator. Further, as a manufacturing problem, there is a problem that the entire wafer becomes defective when a protective member that adheres to the wafer surface moves during bonding, causing a positional shift to be applied to the electrode portion.

Therefore, an object of the present invention is to provide a method of manufacturing an optical waveguide device capable of forming a plating film thickness uniformly for forming a signal electrode and a ground electrode.

[Means for Solving the Problems]
According to one aspect of the present invention, there is provided a method of manufacturing an optical waveguide device, wherein a plurality of optical waveguides are formed in a wafer having an electro-optic effect, and a plurality of signal electrodes are formed on the wafer in relation to each optical waveguide. And a plurality of ground electrodes, and simultaneously with the formation of the signal electrodes and the ground electrodes, dummy electrodes are formed on the wafer around all the signal electrodes and the ground electrodes, and the wafer is diced into individual optical waveguides.
