A method of determining a third depth for a trench of a field effect transistor including source and drain electrodes in electrical contact with the source and drain regions, respectively, wherein the method comprises:
Forming a second conductivity type tab region in the first conductivity type semiconductor substrate on the surface, the second conductivity type tab region extending from the surface to the first depth in the semiconductor substrate;
A second conductive type forming a single conductive junction of a second conductivity type with the second conductive type tab region and extending into the tub region to a second depth less than the first depth; Forming a source or drain region of a mold at the surface in the tub region of the second conductivity type;
Etching a plurality of spaced apart portions of the source or drain region by a corresponding plurality of different amounts;
Forming an insulated gate electrode on the plurality of spaced portions by the corresponding plurality of different amounts to form a plurality of capacitors;
Obtaining a capacitance-voltage measurement for the plurality of capacitors;
Determining said third depth from said plurality of capacitance-voltage measurements.
