【発明の属する技術分野】
本発明は、太陽電池等の材料となる多結晶シリコンを鋳造する際に用いる多結晶シリコン鋳造用部材に関する。

【従来の技術】
近年、太陽光発電は安全、かつ、低価格に発電が可能な発電方法として脚光を浴び、その普及のために太陽電池の研究開発が盛んに行われている。多結晶シリコンは、この太陽電池を構成する半導体基板の材料として用いられている。多結晶シリコンは、高温で溶融したシリコンを鋳型に流し込み冷却固化してインゴットとする方法、鋳型中でシリコンを溶融し、冷却固化してインゴットとする方法等により製造される。

多結晶シリコンの鋳造に用いられる鋳型としては、通常、安価な黒鉛製の鋳型が用いられ、シリコンインゴットの取り出しを容易にするため、分割可能な構造とするとともに、その内表面に離型材層を設けている。
このような離型材としては、二酸化シリコン(SiO2:特許文献1参照)、炭化シリコン(SiC)、窒化シリコン(Si3N4:特許文献2参照)等が挙げられる。なかでも、窒化シリコンを用いれば、不純物の少ない高品質の多結晶シリコンを得ることができる。

従来、窒化シリコン層は、窒化シリコン等の粉末を適当なバインダーと溶剤とから構成される溶液中に混合、攪拌してスラリーとし、これを鋳型の内表面に塗布又はスプレー等の手段でコーティングすることにより形成されていた。
しかしながら、窒化シリコン層は、脆弱で剥離しやすいため、内表面に窒化シリコン層を形成した黒鉛製鋳型を用いて多結晶シリコンを鋳造する場合には、鋳型内に入れたシリコン原料を溶解する際、シリコン融液を注湯する際、シリコン融液を凝固させる際等に、窒化シリコン層が破損して、シリコンインゴットと鋳型とが接着してしまい、脱型する際にシリコンインゴットや鋳型が破損してしまうという問題があった。

そこで、再使用が可能であって、割れのないシリコンインゴットを製造しうる鋳型を得る技術として、例えば、窒化シリコンと二酸化シリコンとを併用した離型材を塗布する技術(特許文献3参照)が提案されたが、二酸化シリコンを含有する層は、基材である黒鉛との付着性がよいものの、シリコンインゴットとの離型性が充分でなく、また、高温での使用中に黒鉛が酸化されてしまい、基材の損傷を早めるという問題があった。
また、1層目として窒化シリコン層、2層目として二酸化シリコン層を設けて多層構造にする技術(特許文献4参照)、1層目として二酸化シリコン層、2層目として窒化シリコンと二酸化シリコンとの混合層、3層目として窒化シリコン層を設けて多層構造にする技術(特許文献5参照)、1層目として窒化シリコン層、2層目として窒化シリコンと二酸化シリコンとを所定の割合で混合した混合層を設けて多層構造にする技術(特許文献6参照)等も提案されているが、多層構造にすると、手間とコストがかかるという問題があった。

本発明は、上記課題に鑑みてなされたものであり、耐久性に優れ、繰り返し使用することができ、簡便に作製することができる多結晶シリコン鋳造用部材を提供することを目的とするものである。

【課題を解決するための手段】
上記目的を達成するため、本発明の多結晶シリコン鋳造用部材は、炭素基材と上記炭素基材の表面に形成された窒化シリコン層とからなる多結晶シリコン鋳造用部材であって、上記炭素基材の上記窒化シリコン層と接する表面におけるJISB 0601に基づく算術平均粗さRaは、1〜15μmであることを特徴とする。

なお、本発明の多結晶シリコン鋳造用部材としては、多結晶シリコンの鋳造に用いられる部材のうち、シリコン融液又は気化したシリコンが付着する可能性のある部材全てが含まれ、例えば、多結晶シリコン鋳造用鋳型、多結晶シリコン鋳造装置の本体、多結晶シリコン鋳造装置の上蓋、多結晶シリコン鋳造用ヒータの保護部材等が挙げられる。
以下、本発明の多結晶シリコン鋳造用部材について詳細に説明する。

【発明の実施の形態】
本発明の多結晶シリコン鋳造用部材は、炭素基材と上記炭素基材の表面に形成された窒化シリコン層とから構成されている。
本発明の多結晶シリコン鋳造用部材を構成する炭素基材は、窒化シリコン層と接する表面におけるJIS B 0601に基づく算術平均粗さRaが1〜15μmである。

JIS B 0601に基づく算術平均粗さRaが1〜15μmである炭素基材の粗面上に窒化シリコン層が形成されると、炭素基材と窒化シリコン層との間でアンカー効果が得られやすくなり、両者の接着強度が強固なものとなるので、炭素基材と窒化シリコン層との間で剥離等が発生することを防止することができる。

JIS B 0601に基づく算術平均粗さRaが1μm未満であると、炭素基材の表面に形成される窒化シリコン層は、炭素基材との間でアンカー効果が得られにくく、両者の接着強度が不充分となる。一方、JIS B 0601に基づく算術平均粗さRaが15μmを超えると、炭素基材の表面に窒化シリコン層を形成する際に、炭素基材の表面における種々の高さの地点で窒化シリコン結晶の成長が始まるため、窒化シリコン結晶の積層が良好に進行せず、形成される窒化シリコン層は、気孔を多く含むものとなり、この気孔の増加に起因して強度が弱いものになると推定される。

上記炭素基材の窒化シリコン層と接する表面におけるJIS B 0601に基づく算術平均粗さRaを1〜15μmに調整する方法としては特に限定されず、例えば、サンドブラスト処理、切削加工、サンドペーパーや砥石による研磨処理等の表面加工方法が挙げられる。なかでも、切削加工が好適に用いられる。切削加工の処理速度を調整することにより、表面粗度の大小を調整することが比較的容易だからである。

上記炭素基材の窒化シリコン層と接する表面におけるJIS B 0601に基づく算術平均粗さRaの好ましい下限は3.2μm、好ましい上限は12.5μmである。この範囲内であれば、炭素基材と窒化シリコン層との間でアンカー効果が充分に得られ、両者の接着強度が特に強固なものとなるので、炭素基材と窒化シリコン層との間で剥離等が発生することを特に効果的に防止することができる。

上記炭素基材の材質としては、耐熱性に優れたものであれば特に限定されないが、例えば、黒鉛が好ましく、なかでも、窒化シリコン層との親和性に優れる高純度等方性黒鉛が特に好ましい。

上記炭素基材の熱膨張係数は、その表面に形成される窒化シリコン層の熱膨張係数に対し、±2.0×10−6/K であることが好ましい。炭素基材と窒化シリコン層との熱膨張係数の差により窒化シリコン層に発生する熱応力を小さくするためである。

上記炭素基材の平均気孔半径は、0.2〜5μmであることが好ましい。ここで「平均気孔半径」とは、水銀ポロシメーターにより、最大圧力98MPa、試料と水銀の接触角141.3°の条件で気孔容積を求めたときに、累積気孔容積の半分値となる気孔容積に対応する気孔半径の値である。
上記平均気孔半径が0.2μm未満では、アンカー効果を充分に得ることができず、窒化シリコン層が剥離しやすくなる。一方、5μmを超えると、高温下での炭素基材からの放出ガスの量が多くなる。

上記炭素基材の1000℃基準でのガス放出圧力は、10−4Pa/g以下であることが好ましい。放出されるガスとしては、H2、CH4、CО、CО2、H2О等が挙げられる。

上記炭素基材における不純物の含有量は、Al<0.3ppm、Fe<1.0ppm、Mg<0.1ppm、Si<0.1ppmで、灰分が10ppm以下であることが好ましい。不純物の含有量がこの範囲を超えると、高温下において不純物と窒化シリコンとが化学反応を起こして炭素基材と窒化シリコン層との界面が剥離することがある。

上記炭素基材の形状としては特に限定されず、本発明の多結晶シリコン鋳造用部材の種類に応じて種々の形状をとってよく、例えば、平板状等が挙げられる。

本発明の多結晶シリコン鋳造用部材を構成する窒化シリコン層は、上記炭素基材の表面に形成される。上記窒化シリコン層は、上記炭素基材の表面の全面に形成されてもよく、上記炭素基材の表面の一部に形成されてもよいが、炭素基材が直接シリコン融液に接触することがないように形成されていることが好ましい。

上記窒化シリコン層は、微粒な窒化シリコン結晶粒子が均質かつ緻密に積層されてなる層であることが望ましい。均質かつ緻密であると、クラックが生じにくい窒化シリコン層とすることができる。また、積層されてなると、たとえクラックが生じたとしても、積層面方向にクラックが進行しやすくなるので、クラックは表面付近の浅い層で止まり、内部まで進行しにくくなる。更に、積層されてなると、炭素基材中の不純物(Fe、Al等)が拡散して窒化シリコン層の下層まで到達したとしても、窒化シリコン層中での不純物の拡散速度を遅くすることができるので、本発明の多結晶シリコン鋳造用部材に起因するシリコンインゴットの汚染を防止することができる。

上記窒化シリコン層の厚さの望ましい下限は10μmであり、望ましい上限は100μmである。10μm未満であると、窒化シリコン層の強度が充分でないことがあり、100μmを超えると、熱膨張係数の違い等に起因して、窒化シリコン層と炭素基材との剥離が生じやすくなり、また、本発明の多結晶シリコン鋳造用部材のコストの上昇を招くこととなる。

次に、本発明の多結晶シリコン鋳造用部材の製造方法の一例について説明する。本発明の多結晶シリコン鋳造用部材を製造する際には、まず、炭素基材を製造する。
炭素基材を製造する際には、最初に、原料であるコークス等の粉砕、整粒を行い、粉砕粒子を様々な粒度に分けた後、複数の粒度の粉末を組み合わせて原料粉末を調製する。
次に、この原料粉末に結合材であるピッチ等を添加して混捏し、必要により再粉砕した後、CIP成形、型込め成形、押し出し成形等の成形方法を用いて所定形状の成形体を作製する。
この後、成形体は、熱処理中の変形と酸化を防ぐため、コークス粉等のパッキング材中に埋め込まれ、還元雰囲気下、1000℃前後で加熱焼成処理を行い、更に、より高温に上げて黒鉛化処理を行うことにより黒鉛からなる炭素基材を製造する。
なお、炭素基材の製造方法は、上記方法に限られず、他の方法を用いてもよい。

更に、必要に応じて、上記炭素基材の形状を加工したり、表面の粗面化処理を施したり、ハロゲンガス等により高純度化処理を施したりする。
上記炭素基材の形状を加工する方法としては、切削液による汚染を防止するために、乾式による切削加工や研削加工が望ましい。

上述したように、上記炭素基材を構成する炭素としては、等方性黒鉛等が好ましく、例えば、CIP法等により成形を行うことにより、等方性黒鉛を製造することができる。

次に、炭素基材上に窒化シリコン層を形成する。
上記窒化シリコン層の形成方法としては特に限定されず、例えば、化学蒸着(CVD)法、溶射法、塗布法、物理蒸着(PVD)法、電子ビーム(EB)蒸着法、アークイオンプレーティング式反応性蒸着法等が挙げられる。なかでも、化学蒸着(CVD)法、溶射法が好適に用いられる。

上記化学蒸着(CVD)法としては、例えば、窒素原子の原料ガスであるアンモニアガス又は窒素ガスと、シリコン原子の原料ガスであるシランガスとを900〜1600℃の真空加熱炉で熱分解反応させて、窒化シリコンを炭素基材に堆積させる方法等が挙げられる。

上記化学蒸着(CVD)法により窒化シリコン層を形成する場合には、反応温度、各原料ガスのモル比、真空度等の反応条件をコントロールすることにより、窒化シリコン層の結晶性をコントロールすることが比較的容易であるとともに、反応時間の変更等により窒化シリコン層の厚さをコントロールすることも比較的容易であり、本発明の多結晶シリコン鋳造用部材の製造に適している。

上記溶射法では、窒化シリコンを加熱して溶融し、窒化シリコン融液を微粒子状にして炭素基材の表面に衝突させることにより、窒化シリコンを炭素基材に堆積させる。
上記溶射法としては、例えば、プラズマ溶射(熱源:電気)、アーク溶射(熱源:電気)、フレーム溶射(熱源:燃焼ガス)、レーザー溶射(熱源:レーザー光)等が挙げられる。

上記溶射法により窒化シリコン層を形成する場合には、炭素基材の表面に衝突させる窒化シリコン融液の液滴の大きさ等をコントロールすることにより、窒化シリコン層の結晶性をコントロールすることが比較的容易であるとともに、炭素基材の表面に衝突させる窒化シリコン融液の量を調整することにより窒化シリコン層の厚さをコントロールすることも比較的容易であり、本発明の多結晶シリコン鋳造用部材の製造に適している。

上記塗布法では、スラリー状の窒化シリコン溶液を作製して炭素基材に塗布し、窒化シリコン溶液を乾燥硬化させる。
上記窒化シリコン溶液としては、例えば、窒化シリコン、溶剤、塗布成形用バインダー、流動性を高めるための添加剤等を混合したもの等が挙げられる。
上記溶剤としては特に限定されず、例えば、水、アルコール等が挙げられる。
上記塗布成形用バインダーとしては特に限定されないが、例えば、塗布性及び接着性に優れていることから、ポリビニルアルコールが好適に用いられる。

上記窒化シリコン溶液を乾燥硬化させる際には、通常、酸化雰囲気中、600℃程度の温度で脱脂処理を行う。上記脱脂処理を行うことにより、窒化シリコン層が加熱されたり、シリコン融液と接触したりして高温となった際に、熱分解生成物が生成してシリコン融液中に混入してしまうことを防止することができる。
なお、上記塗布法では、塗布成形用バインダー等が煤等のカーボン残渣となって、窒化シリコン層内部に混入したり、窒化シリコン層表面に付着したりすることがあるので、脱脂処理の条件を充分に管理する必要がある。カーボン残渣が窒化シリコン層内部に混入したり、窒化シリコン層表面に付着したりしていると、シリコン融液が窒化シリコン層に接触し、シリコンインゴット内部に炭素が溶け込んだり、シリコンインゴット表面に炭素が付着したりするので、シリコンインゴットをスライスする際に加工不良が生じたり、得られる太陽電池の特性が低下したりする。

上記方法により、炭素基材と上記炭素基材の表面に形成された窒化シリコン層とからなるものであって、上記炭素基材の上記窒化シリコン層と接する表面におけるJIS B 0601に基づく算術平均粗さRaが1〜15μmである多結晶シリコン鋳造用部材を作製することができる。
