図5(a)は、基板に設けられている電気的絶縁層10の表面に金属層45が形成されている状態で、マスク用の金属箔50を金属層45に接着する状態を示す。金属層45は銅張り基板の場合には基板と一体に被着された銅箔、あるいは電気的絶縁層10の表面に無電解銅めっきあるいはさらに電解銅めっき等を施して形成される。金属層45の厚さは数μm〜十数μm程度である。マスク用の金属箔50は、銅箔等からなる金属箔の一方の面に接着剤層51が設けられ、適宜他方の面がレーザ吸収層52に形成されている。金属箔50の厚さは数μm〜十数μm、接着剤層51の厚さは数μm程度、レーザ吸収層52の厚さは数百〜数千オングストロームである。

図5(b)は、電気的絶縁層10の表面を被覆している金属層45に、接着剤層51により、マスク用の金属箔50を接着した状態を示す。マスク用の金属箔50を金属層45の表面に接着した後、ビア穴を形成する位置に合わせてレーザ光を照射し、ビア穴16を形成する。図5(c)が、ビア穴16を形成した状態である。レーザ加工によって、底面に配線パターン14が露出したビア穴16が形成される。図5(d)は、ビア穴16を形成した後、マスク用の金属箔50を金属層45から剥離して除去した状態を示す。接着剤層51はマスク用の金属箔50を剥離する際に金属箔50とともに剥離して除去することができる。接着剤層51が金属層45の側に残る場合には、金属層45の表面に付着した接着剤層51のみを溶解して除去すればよい。

本実施形態のレーザ加工方法では、マスク用の金属箔50を金属層45の表面に接着し、金属層45を金属箔50によって被覆した状態でビア穴16を加工するから、レーザ加工を施した際にビア穴16の周囲に金属が飛散したり、ビア穴16の開口縁にばりが生じた場合でも、マスク用の金属箔50を剥離して除去することによって、ビア穴16の開口縁にばりを生じさせずに所定形状のビア穴16を形成することができる。マスク用の金属箔50によって金属層45を被覆した状態でレーザ加工することにより、金属層45をレーザ光が溶融する際にその直下にある電気的絶縁層10に対する熱ダメージを軽減することができ、ビア穴16を変形させずに形成することができる。また、本実施形態のレーザ加工方法によれば、マスク用の金属箔50によって金属層45を被覆するという簡易な方法によってビア穴16が加工できるという利点がある。

図6に示す配線基板の製造方法では、キャリア付銅箔30を利用してビア穴16を形成する方法を利用することによって、ビア穴16を形成した状態で電気的絶縁層10の表面にきわめて薄い銅箔50が被着された状態とすることができるから、配線パターン37を微細なパターンに形成することが容易に可能である。
また、上記例ではサブトラクト法によって配線パターン37を形成する方法を示したが、セミアディティブ法といった他の方法によって配線パターン37を形成することもできる。
