本発明は半導体集積回路、リソグラフィー用マスクなどの製造に用いられるポジ型感放射線性組成物に関するものである。

【従来の技術】
近年、半導体集積回路やリソグラフィー用マスクなどを製造する分野では、集積度の向上に伴ってパターンの微細化が進んでいる。この微細化を実現するためには、高感度、高解像度の特性を併せ持つレジスト材料が不可欠である。さらに、従来のような比較的長波長の光源を用いるリソグラフィーでは、このような微細化の実現は困難であり、より波長の短い遠紫外線、真空紫外線、X線および電子線を用いたリソグラフィーが検討されており、このような光源に対応したレジスト材料が求められている。

近年、このような光源に対応し、高感度と高解像度の特性を併せ持つ公知のレジスト材料として、化学増幅型レジストが盛んに検討されている。化学増幅型レジストとは、光酸発生剤の作用によって露光部に酸が発生し、この酸の触媒作用によって露光部の溶解性が変化する機構を持つレジストである。このような化学増幅型レジストとして、t−ブチル基(例えば、特許文献1参照)、t−ブトキシカルボニル基(例えば、特許文献2参照)、アセタール基(例えば、特許文献3参照)などで、アルカリ可溶性ポリマーのアルカリ親和性基を保護したポリマーから成るレジストが知られている。

また、パターンの微細化に伴って、露光領域に現像不良によるスカムが発生するといった問題が生じてきた。この問題を解決する方法として、ポリマーに親水性基であるカルボキシ基を有する構造を導入する方法が知られている(例えば、特許文献4参照)。

【発明が解決しようとする課題】
しかし、いずれのレジスト材料においても、感度と解像度は相反する関係にあり、微細なパターン加工を行うための解像度を得るには、感度が十分ではないなどの欠点があった。また、特許文献4に記載のレジストにおいても、露光領域におけるスカムの発生は抑えることはできたが、感度が低かった。

本発明の目的は、高感度と高解像度の特性を併せ持ち、さらに露光領域にスカムを発生させないポジ型感放射線性組成物を提供することにある。

すなわち本発明は、(a)下記一般式(1)で示される構造単位と、一般式(2)で示される構造単位を含有する重合体、および(b)放射線の照射によって酸を発生する酸発生剤を含有することを特徴とするポジ型感放射線性組成物に関するものである。

【発明の実施の形態】
本発明のポジ型感放射線性組成物は、ポリマーとして、一般式(1)で示される(α−置換)アクリル酸エステルモノマー単位と、一般式(2)で示される
(α−置換)アクリル酸モノマー単位を含有する重合体を含有する。一般式(1)で示される(α−置換)アクリル酸エステルモノマー単位は、エステル部が酸によって脱離しやすいため、化学増幅型レジストにおいて、高感度で、高解像度のパターン形成を可能とする。さらに、一般式(2)で示される(α−置換)アクリル酸モノマー単位は、親水性基であるカルボキシ基の影響で、アルカリ現像を効率よく起こさせ、露光領域でのスカムの発生を抑制する。従来、一般式(1)のような酸によって脱離しやすい構造単位と、一般式(2)のような酸性のカルボキシ基を有する構造単位とを共重合すると、一般式(1)の構造単位が分解してしまっていた。しかし、一般式(2)の構造単位の添加量を少量にすることで、一般式(1)の構造単位が分解すること無く、良好なポリマーが得られることが分かった。

一般式(1)のR1は水素原子、炭素数1〜6のアルキル基、ハロゲン元素、またはシアノ基のいずれかを表す。アルキル基の具体例としては、メチル基、エチル基、n−プロピル基、n−ブチル基、トリフルオロメチル基等が挙げられる。ハロゲン元素の具体例としては、ヨウ素、臭素、塩素、フッ素が挙げられる。
