【発明の属する技術分野】
本発明は、EL(エレクトロルミネッセンス)などの表示装置に用いられるディスプレイ基板に関し、特に材料を溶液に溶解させた後に各機能層を形成する高分子有機EL表示装置に用いられるディスプレイ基板に関する。

【従来の技術】
有機ELなどの表示装置では、ガラス基板の面上に複数の発光層(薄膜)をパターン形成させたディスプレイ基板が用いられている。発光層は、電圧が印加されると自ら発光する性質を有しており、いくつかの発光層を発光させることにより、ディスプレイ基板全体として1つの画像表示をすることができる。
図5は、従来のディスプレイ基板の斜視図を示す。図5に示すように、ディスプレイ基板は、ガラス基板1の面上に、バンク9と呼ばれる仕切部材が設けられている。そして、バンク9により囲まれた領域の各々に正孔注入層3や発光層4が形成されている。正孔注入層3は、発光層4を発光しやすくするために付随的に設けられる層である。

従来のディスプレイ基板の製造過程はおおよそ以下の通りである(特許文献1〜3参照)。
(1)ガラス基板1の面上に陽極側の処理(陽極電極の形成など)をする。
(2)バンク9を形成する。
(3)正孔注入層3を形成する。
(4)発光層4を形成する。
(5)陰極側の処理(陰極電極の形成や基板保護用の封止処理)をする。
なお、ガラス基板1において面のうちの端部は保護用の封止ガラス等が設けられるため、実際にはガラス基板1の面のうちの内部領域(表示領域)にバンク9や発光層4が形成される。また、図5では、電極に係る部分の図示は省略した。

【発明が解決しようとする課題】
このように従来のディスプレイ基板の製造工程においては、ガラス基板1の面上にバンク9を形成した後に、正孔注入層3や発光層4を形成していた。このため、バンク9により囲まれる領域の各々に対し、まず、正孔注入層3を形成するための液体材料(水分散性高分子インク組成物)を例えばインクジェットヘッドを用いて吐出させ、その後、乾燥させて正孔注入層3を形成させる。次いで、発光層4を形成するための液体材料(発光ポリマーインク組成物)をさらに吐出させて、その後、乾燥させて発光層4を形成させる。発光層4はRGB各色を別々に形成するため、インクジェット工程が3回必要であった。正孔注入層の形成まで含めると、インクジェット工程が4回必要であった。このように、製造工程が非常に煩雑になる問題があった。

また、バンク9は5ミクロン以下の位置精度および寸法精度で設けられているのに対し、インクジェット工程による各種インク組成物のインク滴塗布位置精度は10ミクロン以上のばらつきを有している。このため、バンク9により囲まれるすべての領域に位置精度よく液体材料を吐出させるのが生産技術上困難であるという問題があった。この問題を回避する手段として、バンク9形成後のガラス基板1に対し、酸素プラズマ処理後にCF4プラズマ処理を行い、陽極表面は上記インク組成物になじみ(親液性)、バンク9表面は上記インク組成物をはじく(撥液性)ような表面改質処理を施す手段がある。このような処理を施すことにより、インクジェット工程でインク滴の着弾位置が多少ずれても、インク滴の一部が親液性の陽極表面にかかって引き寄せられるとともに、撥液性のバンク9表面から押しやられるため、インク滴がすべてバンク9で囲われる領域に収まる効果が得られる。

しかしながら、大型基板から小型パネルを多数製造するような場合は、前述の表面改質処理によって均一な表面状態を作り出すことが困難であるという問題が生じることとなっていた。
このため、各領域に形成される正孔注入層3の膜厚が不均一になり、たとえ発光層4の膜厚が均一であっても、発光層4に注入される正孔量がばらつく問題があった。この結果、表示装置の輝度が不均一になる問題につながっていた。
本発明は、このような点を考慮して行われたものであり、従来よりも簡易な工程で製造することができ、この結果、上述したような膜厚不均一の問題も生じることがない、新たなディスプレイ基板、有機EL表示装置、ディスプレイ基板の製造方法および電子機器を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するために、本発明の構成は、基板面のうちの表示領域に設けた仕切部材(バンク)によって囲まれる領域の各々に、電子と正孔の結合により自ら発光する発光層が形成されたディスプレイ基板において、前記発光層に対し前記正孔を注入する正孔注入層が、前記基板面のうちの表示領域全面に形成され、前記正孔注入層の層上にバンクが形成されていることを特徴とする。
かかる構成によれば、正孔注入層を前記基板面のうちの表示領域全面に形成することができ、正孔注入層の膜厚を均一にして容易に形成できる。また、正孔注入層の層上に設けたバンクにより囲まれる領域には発光層のみが形成されるから、このようなディスプレイ基板を製造するにあたっての工程内容を簡易化することができる。

また上述した構成において、前記正孔注入層は少なくとも
PolyethylendioxythiopheneとPolystyrenesulfonateを含むようにしてもよい。あるいは、前記正孔注入層は少なくともポリアニリンとPolystyrenesulfonateを含むようにしてもよい。かかる構成によれば、発光層に対する正孔注入性能が良好なため、発光輝度、発光効率、寿命などの諸特性が優れるELディスプレイを作製することができる。

また本発明の構成は、基板面のうちの表示領域に設けた仕切部材(バンク)によって囲まれる領域の各々に、電子と正孔の結合により自ら発光する発光層が形成されたディスプレイ基板の製造方法において、前記発光層に対して前記正孔を注入する正孔注入層を、前記基板面のうちの表示領域全面に形成する過程と、前記正孔注入層の面上に前記バンクを形成する過程と、前記バンクにより囲まれる領域の各々に前記発光層を形成する過程とを有することを特徴とする。
かかる構成によれば、正孔注入層を前記基板面のうちの表示領域全面に形成することができ、正孔注入層の膜厚を均一にして容易に形成できる。また、正孔注入層の層上に設けたバンクにより囲まれる領域には発光層のみを形成すれば足りるため、ディスプレイ基板製造工程の内容を簡易化することができる。

上述したディスプレイ基板の製造方法において、前記正孔注入層を形成する過程は、前記正孔注入層を形成するための液体材料をスピンコートすることにより前記正孔注入層を一面に形成するようにしてもよい。これにより、正孔注入層の膜厚を均一に形成することができる。
ここで前記正孔注入層を形成するための液体材料は水分散性高分子材料であってもよい。前記バンクは、含フッ素感光性樹脂を有機溶剤で現像することにより形成してもよい。かかる構成によれば、バンクを有機溶剤現像タイプのフッ素含有感光性樹脂で形成する場合、正孔注入層が水分散性高分子材料からなるため、有機溶剤で前記フッ素含有感光性樹脂を現像しても、正孔注入層が溶解/膨潤するおそれはない。

なお、上述したディスプレイ基板の利用形態の1つとして、当該ディスプレイ基板を備えた有機EL(エレクトロルミネッセンス)表示装置があげられる。この有機EL表示装置は、各種電子機器に用いることができ、一例を挙げると、携帯電話、PDA(Personal Digital Assistants)、PCやワープロのディスプレイ、TV、ディジタルカメラの表示部、デジタルビデオカメラのファインダーおよびディスプレイといった電子機器に用いることができる。

【発明の実施の形態】
図1は、本実施形態に係るディスプレイ基板100の斜視図である。上述した従来のディスプレイ基板に比較して、正孔注入層3の上部にバンク9が形成された構成になっている点が異なっている。
図2は、ある1つの発光層4に着目したときの断面図を示した図である。なお、図面上、各層は模式的に示したものであり、相対的な厚さ等は図に示した内容とは異なる。

図2を用いて、ディスプレイ基板100の構成について詳述する。図2の下層側から説明していくと、まず、ガラス基板1の面上にTFT(Thin Film Transistor)11が配置されている。TFT11は、発光層4に流す電流量を調整するために設けるものであり、これにより発光層4の輝度が調整されることになる。なお、TFT11に付随する配線の図示は省略した。
TFT11の上層として平坦化層13が設けられている。平坦化層13は、TFT11を保護するとともに、基板の表面を平坦化する目的として設けられる層である。

平坦化層13の上層として、陽極14が設けられる。陽極14は、例えばアルミとITOの積層膜や、チタンとITOの積層膜を用いることができ、TFT11と電気的に接続されている。
陽極14がアルミとITOの積層膜の場合、アルミは発光層4からの光を表示面側に反射して輝度を高くし、ITOは正孔注入層3に正孔を注入する機能を持つ。また、陽極14がチタンとITOの積層膜の場合、チタン、ITO、正孔注入層、発光層および後述する陰極15の膜厚を最適化することにより、入射光が各層の界面で反射するそれぞれの光が干渉して打ち消しあい、表示領域が黒く見えてコントラストが向上するという効果がある。

陽極14の上層として、正孔注入層3が設けられる。正孔注入層3は、ディスプレイ基板100の面のうちの表示領域全面に設けられており、この点が本実施形態に係るディスプレイ基板100の構造を特徴付けている。なお、ガラス基板1における面のうちの端部は保護用の封止ガラス等が後に設けられるため、ガラス基板1の面のうちの内部領域(表示領域)に正孔注入層3が形成される。

正孔注入層3の層上にはバンク(仕切部材)9が設けられ、バンク9で囲まれた領域に発光層4が形成されている。
発光層4の層上には、例えば厚さ5nmのCaと厚さ200nmのITOの積層膜からなる陰極15が設けられる。この陰極15はITOが導電層として機能するとともに、Caが発光層4に対する電子注入の機能を担っている。陰極15の上部には、保護膜としての透明なバリア膜16、透明な封止材17および封止ガラス18が順に設けられている。封止材17や封止ガラス18は、正孔注入層3やバンク9などを覆うようにして形成される。

図2に示すディスプレイ基板100において、陽極14と陰極15との間に所定の電圧(3V〜10V程度)を印加すると、陽極14から正孔注入層3を介して発光層4に正孔(ホール)が注入される。一方、陰極15から発光層4に対しては、電子が注入される。これにより、発光層4において正孔と電子とが結合し、結合したときに生じる結合エネルギーが光エネルギーとして放射(発光)する。放射された光は、封止ガラス18側から出射する。

(本発明の着想点)
このように、本実施形態に係るディスプレイ基板100は、正孔注入層3の上にバンク9が形成されている点に構造上の特徴がある。
本発明者は、従来のディスプレイ装置は、バンク9の形成後に、正孔注入層3や発光層4といった複数の層を形成しなければならないから、製造工程、特にインクジェットヘッドを用いる工程が煩雑化し、この結果、膜厚を均一にするのが難しくなっているのではないかと考えた。

このような考えに基づき、本発明者は、上述したような、バンク9の下部に正孔注入層3を設ける構造を発案した。このような構造によれば、製造工程上バンク9を設ける前に正孔注入層3を形成させることができるから、スピンコート法などを用い、少なくとも正孔注入層3の膜厚は容易に均一化することができる。
そして、正孔注入層3の上にバンク9を設けた後は、発光層4のみを形成すればよく、インクジェットヘッドによって3回の液体材料吐出を行えば足りる。このように、インクジェットヘッドを用いた工程の内容が簡易化される効果もある。

なお、従来のディスプレイ基板においては、正孔注入層3が発光層4ごとに設けられる構造をとり(図5参照)、電圧が印加されると、正孔注入層3は、隣合する発光層4に正孔(ホール)を注入するよう機能していた。これに対し、本実施形態に係るディスプレイ基板100では、正孔注入層3が発光層4毎に設けられるのではなく、基板の表示領域全面に設けられているから、正孔注入層3が本来注入すべきでない発光層4に対して正孔を注入してしまうのではないかとの見解も生じうる。しかしながら、本発明者は、正孔注入層3は電圧が印加される方向に対しては十分薄厚であるから、正孔が電圧の印加方向と別の方向に移動する可能性は考慮の必要がなく、上述したような不具合は生じないと考えた。

このように、本実施形態に係るディスプレイ基板100は、従来のディスプレイ基板と構造上の違いはあるものの、従来と同様の正孔注入層3の機能が確保されているのである。
また正孔注入層3は、PolyethylendioxythiopheneおよびPolystyrenesulfonateを水に分散させた溶液(Baytron P、バイエル社商標)またはポリアニリンおよびPolystyrenesulfonateを水に分散させた溶液を塗布、焼成して所定厚みの薄膜層とするが、焼成後の正孔注入層3はほとんどの有機溶剤に対して不溶である。そのため、有機溶剤現像タイプの含フッ素感光性樹脂を用いてバンク9を形成することによって、図2の構造を形成することができる。
以上が本発明者の着眼点であり、本発明の原理である。

さて、前出の含フッ素感光性樹脂の主体となる含フッ素樹脂としては、たとえばフッ素化エポキシ樹脂、フッ素化ポリイミド樹脂、フッ素化ポリアミド樹脂、フッ素化ポリウレタン樹脂、フッ素化シロキサン樹脂およびそれらの変性樹脂などを用いることができる。
また、含フッ素樹脂としては、特に限定されるものではないが、フッ素化エポキシ樹脂の好ましい例として、式[1]で示される樹脂を挙げることができる。

上記したフッ素原子を含有する樹脂は、それ自体撥水性を有する樹脂材料として本発明において好適に用いることができる。
上記した樹脂材料を、本発明の目的達成上有用な感光性樹脂材料とするには、活性エネルギー線硬化型樹脂組成物とする通常の方法が採用され、活性エネルギー線によるパターニングによって精密で高解像度のパターンを形成することのできる感光性樹脂材料が採用される。

すなわち、樹脂材料単独では露光波長に対して十分な感度が得られない場合には、必要に応じて例えば、4,4’−ジアジドジフェニルメタン、4,4’−ジアジドジフェニルスルフィド等のアジド系開始剤、α,α−ジメトキシ−α−フェニルアセトフェノン等のアセトフェノン系開始剤、トリフェニルスルフォニウム塩等のカチオン系開始剤、2,6−ビス(4’−アジドベンザル)メチルシクロヘキサノン、2,6−ビス(4’−アジドベンジリデン)−t−ブチルシクロヘキサノン等のビスアジド系感光剤、1−ナフチル−ビス−トリクロロメチル−2−トリアジン、1−(4−メトキシアントラセニル)−ビス−トリクロロ−2−トリアジン等のトリアジン系感光剤、のような感光剤、あるいはこれらの感光剤とペリレン、アントラセン、フェノチアジン、5−ニトロアセナフテン、N−アセチル−4−ニトロ−1−ナフチルアミン、ミヒラーズケトン、9−フルオレノン、p−ニトロアニリン、ベンジル,1,2−ベンズアントラセン、ピレン、p−キノン、4−ニトロ−1−ナフチルアミン、エリスロシンのような増感剤とを、通常用いられる量的範囲で併用することにより感度を向上させることができる。
上述の含フッ素感光性樹脂を用いることによって、正孔注入層3上に撥水性を有するバンク9を形成可能となる。

ところで、正孔注入層が無い場合と比較して、正孔注入層がある場合は発光効率が非常に高くなる。たとえば正孔注入層が無い場合の電流効率を1とすると、正孔注入層がある場合の電流効率は10〜100以上にもなる。これは正孔注入層にPolyethylendioxythiopheneとPolystyrenesulfonateが含まれている場合でも、ポリアニリンとPolystyrenesulfonateが含まれている場合でもほぼ同じ特性を示す。

(基板1の製造方法)
次に、ディスプレイ基板1の製造方法について説明する。
図3は、製造方法のプロセスを示した図である。以下、図3に従って説明する。
(1)陽極側の処理(ステップSa1〜Sa3)
はじめに、ガラス基板1の面のうちの表示領域にTFT11を配設する(ステップSa1)。表示領域は、ガラス基板1の面のうち発光層4をパターン形成するための領域として予め決められており、たとえば、ガラス基板1の面を長方形とすると、一回り小さい長方形の領域が表示領域に相当する。
TFT11の配設方法は従来の方法と同様であるため、その一例(低温ポリシリコンの例)を簡単に説明する。まず、ガラス基板1(表示領域)の前処理として、ガラス基板1上に絶縁層を形成し、その上に、アモルファスのシリコン層を積層する。その後、シリコン層に対し、たとえばレーザアニール処理等の加熱処理を施すことにより、アモルファスのシリコン層を再結晶させ、結晶性のポリシリコン層を形成しておく。次に、形成されたポリシリコン層をパターニングし、半導体層(図2における11S,11C,11Dに相当)を形成した上にゲート絶縁層11Zを積層する。

次に、タンタルなどの材料でゲート配線およびゲート電極11Gを形成した後、PH3/H2イオンをドーピングする。ゲート電極11Gの上に第一層間絶縁層11Yを形成した後、ソース電極11S、ドレイン電極11Dに導通を取るためのコンタクトホールをゲート絶縁層11Zおよび第一層間絶縁層11Yに形成する。その後、アルミをスパッタおよびパターニングしてアルミ電極11Aを形成し、その上に第二層間絶縁膜11Xを形成後、陽極14とアルミ電極11Aを導通させるためのコンタクトホールを形成する。

このようにしてTFT11を配設した後、その上に平坦化層13を形成し、TFT11と陽極14を電気的に接続するためのコンタクトホールを形成する(ステップSa2)。平坦化層13は、これによりTFT11が電気的に保護されるとともに、基板上が平坦化される。
その後、平坦化層13の上部に、陽極14を設ける(ステップSa3)。陽極14は、ここではチタンおよびITOをスパッタし、電極形状にパターニングした物である。ここで、チタンの膜厚は500Å以上であればよい。またITOは酸化インジウムに酸化錫を1〜5重量%ドープした透明導電膜であり、正孔注入層3に正孔を注入する電極として機能するものである。陽極14の一部は平坦化層13に形成されたコンタクトホールとアルミ電極11Aによって、TFT11のドレイン電極11Dと電気的に接続される。
なお、図2には示さなかったが、その後必要に応じて、陽極14の画素部分を囲うように、厚さ50〜300nm程度の酸化シリコン、窒化シリコンなどの無機絶縁薄膜を設けることとしてもよい。

(2)正孔注入層3の形成(ステップSa4)
次に、ガラス基板1の面のうちの表示領域全面に、正孔注入層3を形成する。具体的には、正孔注入層3形成用の液体材料(例えばPolyethylendioxythiopheneとPolystyrenesulfonateを水に分散させた溶液(Baytron P、バイエル社商標))をスピンコートにより塗布後、200℃のホットプレートで10分間焼成することにより、正孔注入層3を薄膜として形成する。
正孔注入層3を形成する段階におけるガラス基板1の面は、陽極14が平坦に形成された状態にあり、正孔注入層3を厚さが均一な薄膜として形成できる。

(3)バンク9の形成(ステップSa5)
正孔注入層3を形成した後、バンク9を形成する。バンク9は、前出の有機溶剤現像タイプの含フッ素感光性樹脂を凸状に加工した仕切部材である。正孔注入層3の層上にバンク9をパターン配置していくことにより、後に発光層4を形成するための領域を形成していく。

具体的な一例を以下に示す。
まず、フッ素化エポキシ樹脂(上掲式[1]で示される)20gおよび1−(2−メトキシナフチル)−ビス−トリクロロメチル−2−トリアジン0.2gをメチルイソブチルケトン80gに溶解し、含フッ素感光性樹脂溶液を調製する。次に正孔注入層3形成後のガラス基板1に、前記含フッ素感光性樹脂溶液を膜厚5μmとなるように塗布し、溶剤を乾燥させる。その後、バンク9が形成される部分のみに光が当たるようなフォトマスクを介して露光し、メチルイソブチルケトンを用いて現像することで、バンク9を形成する。この場合、フッ素化エポキシ樹脂の重合を完結させるため、60℃から150℃での加熱処理を加えても良い。

別の一例を以下に示す。
フッ素化ポリイミド樹脂(式[2]で示される)10gを、N−メチル−2−ピロリドン90gに溶解して、含フッ素感光性樹脂溶液を調整した。次に正孔注入層3形成後のガラス基板1に、前記含フッ素感光性樹脂溶液を膜厚5μmとなるように塗布し、溶剤を乾燥させる。その後、バンク9が形成される部分のみに光が当たるようなフォトマスクを介して露光し、メチルイソブチルケトンを用いて現像することで、バンク9を形成する。この場合、フッ素化エポキシ樹脂の重合を完結させるため、200℃から350℃での加熱処理を加えても良い。

(4)発光層4の形成(ステップSa6)
次に発光層4を形成する。具体的には、インクジェット塗布装置を用いて、発光層4を形成するための液体材料(発光材を有機溶媒で溶解させた発光ポリマーインク組成物)をバンク9によって囲まれた各領域に、順番に吐出させていくことになる。液体材料を吐出させた後、乾燥させることによって液体材料中の有機溶媒を除去し、これにより発光層4を形成することができる。

(5)陰極側の処理(ステップSa7〜Sa9)
発光層4の上部に陰極15を形成する(ステップSa7)。この陰極15は、厚さ5nmのCaを真空蒸着した後に厚さ200nmのITOをスパッタすることにより形成する。
その後、基板保護のための保護膜として透明なバリア膜16を形成させるとともに(ステップSa8)、最後に封止処理として透明な封止材17および封止ガラス18を設ける(ステップSa9)。

図4は、ディスプレイ基板100の端の部分について、正孔注入層3、陰極15、バリア膜16および封止材17に係る部分の断面図を示したものである。図4(a),(b),(c)に3つの例を示すように、バリア膜16は、正孔注入層3や陰極15を設けた領域を覆うようにして形成するのが好ましく、封止材17は、バリア膜16を囲うようにして形成するのが好ましい。なお、図4では陰極と導通を取るための陰極コンタクト19も示している。
