【発明の属する技術分野】
本発明は、例えば有機ELディスプレイ等の蒸着用メタルマスクとして、高精細なパターン成膜が可能なメタルマスクに関するものである。

【従来の技術】
フルカラー有機ELディスプレイなどのように、幅数10μmの高精細パターンを形成するためには、パターンの塗り分けに用いられるメタルマスクの精度向上が求められる。これらの要求項目として以下の3項目が挙げられる。
(A)開孔幅が細く、寸法ばらつきが少ないこと。
(B)蒸着時の温度上昇による熱膨張が小さいこと。
(C)マスク断面形状が、蒸着の影になる部分が少なくなる形状であること。

要求項目(A)について、メタルマスクをエッチングで形成する場合には、マスクの厚さと、材料のエッチング特性の影響が大きい。
即ち、メタルマスクの開孔は一般に、メタルマスクとなる金属箔を用意し、金属箔の表面に所望のパターンのフォトレジスト膜を形成後、エッチングすることにより形成される。この時、エッチング液によるメタルマスク材の侵食の方向は単一方法にはならず、厚さ方向のみならず板の平面方向にも進行する。
従って、エッチングにより形成される開孔はもともとのレジストパターンよりも開孔面積が大きくなるという問題を抱えている。そのため、平面方向への侵食の程度は処理時間が大きな支配因子であるから、開孔寸法を精度良く成形するためには、メタルマスク材の厚さを薄くすることが最も有効な手段と考えられる。
ここで言う開孔寸法とは、メタルマスクを用いてディスプレイ基板に形成する蒸着パターンを所望の形状寸法に制御するために、蒸着材粒子の入射角度等を考慮して調整したメタルマスクの開孔幅を言う。通常はメタルマスクの孔の最小開孔幅が、蒸着により形成されるパターンの寸法を決める主要因子であることから、最小開孔幅を所望の開孔寸法に近づけるようにエッチング条件の調整を行う。

しかし、メタルマスク材の厚さを20μm以下に設定すると新たに次のような問題を生じる。具体的には、蒸着材の付着堆積によりメタルマスク材に対して付着蒸着材の重量が重くなりすぎ歪みが生じる。また、熱容量が極めて小さくなるため熱膨張による歪みが、マスクの位置精度の悪化、蒸着の廻り込みによるパターンの分離不足を発生させる等の問題がある。
更に、メタルマスクを使用する際には、歪防止のため予め張力を負荷して使用するが、厚さ20μm以下の薄いメタルマスクでは張力に対する伸び量が大きくなり、僅かな張力の不均一さが歪発生の要因となり、張力の調整が難しくなる。
このような問題を解決する手段として、薄い板材で開孔形成し、これを補強する方法がたとえば特開平10−50478号(特許文献1参照)に開示されており、ここで開示される方法は薄い板材で開孔パターンを形成し、かつ補強金属線によりメタルマスクに必要な強度を得ることができるという点で優れたものである。

要求項目(B)についてはメタルマスクの材料に、熱膨張係数の小さいものを選定する必要がある。
即ち、メタルマスクを介してディスプレイ基板にパターン形成する際には、メタルマスクは表面に付着する熱い蒸着材からの熱伝導、及び蒸発源からの輻射熱を受けて加熱され、100℃程度まで温度上昇する。メタルマスクの熱膨張により、パターン位置ずれを生じたり、メタルマスクにたるみが生じてディスプレイ基板との間に隙間ができ、蒸着材が廻り込むなどの問題を生じる。メタルマスクが大型になる程、またパターンが高精細になる程、かかる問題が深刻になることから、熱膨張係数を基板素材と同程度か、或いはそれ以下とする必要がある。

ディスプレイ基板素材としてはガラスが一般的であるので、メタルマスク材料をガラスの熱膨張係数に近似させるように、マスク材料として金属ではなくシリコンなどのセラミクス材料を用いる試みもなされている。
例えば特開昭62−297457号(特許文献2参照)にはシリコン板をエッチングによりパターン開孔し蒸着マスクとする提案がなされている。また、特許第3024641号(特許文献3参照)にはディスプレイ基板と同一材料の薄い表面層と、比較的厚い支持層とを、パターン開孔の際のエッチングストッパーとなる材料からなるストッパ層を介して貼り合わせた構造を持つ蒸着マスクの提案がなされている。

要求項目(C)についてはメタルマスクの開孔断面形状の影響が大きい。
ディスプレイ基板の前面にメタルマスクを配置してパターン蒸着する場合、孔の入口が狭いと、蒸着材粒子が孔に入射する角度によっては、入口エッジ部分で蒸着材粒子が遮られ、ディスプレイ基板に形成される成膜パターンの寸法精度を悪化させる。蒸着材粒子は蒸着源から放射状に飛び出すため、蒸着源から遠い孔ほど、蒸着材粒子が孔に入射する角度が小さくなり、孔の入口部分の遮蔽の影響が大きくなる。
上述のように、孔の入口はできるだけ広く、ディスプレイ基板と接する出口部分は所望の寸法精度で開孔することが理想である。しかし、通常の金属箔を使用してエッチングでこのような断面形状を形成することは極めて困難である。一般にエッチングによって入口幅を大きくする場合はエッチング速度を早くする必要があるが、これは出口幅の寸法精度を悪化させることになる。

このような問題を解決する手段として、シリコン板からなる支持層と、所定の開孔断面形状を有するシリコン板からなる表面層と、支持層をエッチングにより開孔する際のエッチングストッパーとなるストッパ層を支持層と表面層の間に挿入した構成をとる蒸着マスクが、例えば上述した特許文献3の特許第3024641号等に開示されている。

【発明が解決しようとする課題】
要求項目(A)について、メタルマスクの開孔寸法を精度良く成形するためには、メタルマスク材の厚さを薄くすることが最も有効な手段であるが、上述の特開平10−50478に記載されている方法では、部分的に補強金属線を設けているため、補強金属線の影になる部分では、補強金属線が無い部分よりも蒸着材の付着量が少なくなり、膜の厚さが不均一になるという欠点があった。
また、メタルマスク材料に42Ni合金、インバー合金等のFe−Ni系合金を使用する場合には、金属材料中に含有されたエッチング性を劣化させる元素によって開孔断面形状が不均一になり、形状精度が悪くなるという問題がある。従って、エッチング性に影響を及ぼす元素を特定の範囲内に制御する必要がある。

要求項目(B)について、熱膨張係数の小さい材料を使用する試みとしては、前述の特開昭62−297457号、特許第3024641号等のシリコン板をエッチングによりパターン開孔し蒸着マスクとする提案がなされている。
しかしながら、500mm角程度の大きさのシリコン板では、実用上ハンドリング可能な厚さは少なくとも500μm以上必要であり、この程度の厚さではエッチング精度が極めて悪くなり、小型ディスプレイとして最低限必要とされる開孔幅70μmのパターンを開孔することは不可能である。また金属材料に比べ、シリコン板のエッチング速度は遅く、生産性に劣るという問題がある。

要求項目(C)について、前記特許第3024641号に記載の、シリコン板からなる支持層と表面層の間に、ストッパ層を挿入した構成をとる方法では、実用的なメタルマスクの大きさで極めて薄いシリコン板を取り扱うことは難しいことから、全体の厚さは500μm以上必要となる。
この程度の厚さでは、たとえ表面層側に開孔幅70μm以下のパターン開孔が可能であったとしても、前述の様に蒸着材粒子が孔の入口部分近傍で遮られるのを防止するためには、孔の入口を極めて広くする必要がある。このとき、隣り合う孔同士が孔の側壁部分で繋がらないためには、孔と孔の間隔を広くとる必要があり、高精細なパターンには不向きである。
本発明の目的は、上記の問題点に鑑みてなされたものであって、有機ELディスプレイ等の蒸着用メタルマスクとして高精度なパターン成膜が可能なメタルマスクを提供することである。

【課題を解決するための手段】
本発明者は、開孔形成する薄い板材と補強のための板材を別々にエッチングする方法について検討し、メタルマスク用板材としてエッチング特性の異なる複数の金属箔の積層構造を採用することで、開孔寸法精度を向上し、なお且つメタルマスクの強度を大きく改善できることを見いだした。
そして、前記積層構造を構成する板材として、熱膨張係数が低く、薄い板材へ加工が可能なFe−Ni系合金に着目し、当該Fe−Ni系合金のエッチング性を劣化させる元素量を特定の範囲内に制御することで開孔寸法を所望の寸法精度に収められることを見いだし本発明に到達した。

即ち本発明は、開孔寸法を定める開孔形成層と、支持層と、前記開孔形成層と支持層とに挟み込まれ、前記開孔形成層及び支持層とはエッチング特性の異なる接合層とを具備するメタルマスクであって、前記開孔形成層及び支持層は質量%でNi+Co:30〜55%、C:0.01%以下を含み、残部実質的にFeでなるFe−Ni系合金であるメタルマスクである。
好ましくは、開孔形成層及び支持層に用いるFe−Ni系合金は(111)、(200)、(311)、(220)の主方位のうち(200)が60〜99%であるメタルマスクである。
更に好ましくは、メタルマスクは、厚みが開孔寸法の200%以下であり、且つ厚みに対する開孔形成層の比率が30%以下であるメタルマスクである。

【発明の実施の形態】
上述したように、本発明の重要な特徴は、メタルマスクとして開孔寸法を定める開孔形成層と、支持層と、接合層とを具備する積層構造を採用し、前記開孔形成層及び支持層はFe−Ni系合金であって、当該Fe−Ni系合金のエッチング性に影響を及ぼす元素を特定の範囲内に調整したことである。
本発明によれば、例えば有機ELディスプレイ等の高精細化、大型化に必要とされる、高精細なパターン開孔を有するメタルマスクを提供することができる。
以下に本発明を詳しく説明する。

先ず、本発明のメタルマスクの構造について、一例を記して説明する。
図1は、本発明のメタルマスクの断面構造の一例を示す概略図である。図1に示すメタルマスクは薄い開孔形成層(1)と、比較的厚い支持層(3)と、該開孔形成層(1)と支持層(3)を接合する接合層(2)とからなる3層の金属層で形成される。
開孔形成層(1)と支持層(3)と接合層(2)にはエッチングによりこれら各層を貫く貫通開孔(4)を形成することで、メタルマスクとすることができるものである。

本発明のメタルマスクの断面構造において重要な特徴のひとつは、開孔形成層側開孔部(4−a)と、支持層側開孔部(4−b)とが別々のレジストパターンでエッチングされており、双方の開孔幅が異なることである。
即ち、図1に示すように、開孔形成層(1)には貫通開孔部(4)の中で最小の幅の開孔形成層側開孔部(4−a)を設け、また、支持層(3)には比較的大きな開孔幅を持つ支持層側開孔部(4−b)を設けている。

開孔形成層(1)は、開孔寸法を定めるものである。上述のように、本発明によるメタルマスクは、開孔形成層に最小開孔幅を有する孔を形成し、この最小開孔幅がメタルマスクの開孔寸法となる。また、最小開孔幅が形成される位置が、ディスプレイ基板に近いほど、成膜パターンの塗り分けが明瞭にできることから、本発明のメタルマスクを用いてディスプレイ基板に蒸着する場合には、開孔形成層をディスプレイ基板に近い側に配置する。
接合層(2)は、開孔形成層(1)と支持層(3)とを接合するバインダの役割を果たすと同時に、貫通開孔部(4)をエッチングにより形成する際に、該開孔形成層(1)側の開孔部(4−a)と支持層側開孔部(4−b)とを別々にエッチングするためのバリアの役目も担っている。
支持層(3)は、薄い開孔形成層を支持する役割を担っている。また、該支持層はディスプレイ基板から遠い側に配置され、支持層側開孔部(4−b)は蒸着材粒子が開孔部に入射する際の入口となる。本発明では開孔形成層と支持層を別々にエッチングすることが可能であるから、開孔形成層側の開孔幅に対して、支持層側の開孔幅を比較的大きくとることができる。従って蒸着材粒子が貫通開孔部に入射する際の入口の幅を大きくすることが可能で、入口エッジ部分の遮蔽の影響をきわめて少なくすることができる。

開孔形成層及び支持層の素材はFe−Ni系合金を使用した。Fe−Ni系合金はガラスに近い熱膨張係数をもち、さらに主なFe−Ni系合金は磁性材料であるから、メタルマスクを基板に密着させるために磁力を用いることもできる。開孔形成層及び支持層に使用するFe−Ni系合金は、熱膨張係数の調整ならびにエッチング性を劣化させる元素の調整のために、Ni、Co、Cの成分を特定の範囲に限定した。以下に成分の規定理由を述べる。
Ni及びCoはともに熱膨張係数を調整する重要な元素であり、メタルマスクでは、ガラス基板に近似する熱膨張が要求されるため、ガラス基板を使う場合は熱膨張係数を10×10−6/℃以下に制御可能なようにNiとCoの含有量で調整することが好ましい。
Ni+Coが質量で30%より少なくても、また55%より多くても熱膨張係数が極端に大きくなってしまう。従って、Ni+Coを30〜55%に規定した。なお、この範囲の組成を有するものとして、例えば36%Ni−Fe合金、42%Ni−Fe合金、50Ni−Fe合金や、29%Ni−17%Co−Fe合金、31%Ni−5%Co−Fe合金が代表的であり、例えば使用するガラス基板の熱膨張係数に近似する熱膨張係数を有する合金に調整することが重要である。

Cはエッチング速度に大きな影響を及ぼす元素であり、少ないほどエッチング速度が速くなる。この効果を得るにはCを質量%で0.01%以下にすることが必要である。
また、低Cにすることによるエッチング性向上の効果を十分に発揮させるための好ましい範囲は0.006%以下であり、更に好ましくは0.004%以下である。
なお、本発明では上述のNi、Co、C以外の元素は残部実質的にFeと規定しているが、不可避的に含有される不純物元素は含有され得るし、例えば、幾らかの剛性を付与したい場合には、例えばTiやNb等の強化元素を合計で1質量%程度含有しても良い。

次に、本発明に用いるFe−Ni系合金の結晶方位を特定の方位に調整することで、更にエッチング性を向上させることができる。
エッチング速度は結晶面ごとに大きく異なるため、孔の異形状化を抑制するためには、特定の結晶面への集積度を高めることが有効である。本発明の開孔形成層並びに、支持層に使用するFe−Ni系合金では、(111)、(200)、(311)、(220)の主方位のうち、エッチング速度に影響を及ぼす(200)方位への集積度が特に有効であり、この結晶面に優先的に結晶面を配向させることで、エッチング速度の向上が図れる。
(200)方位の配向度が低いとその効果は小さくなり、少なくとも60%以上とすると良く、好ましくは80%以上である。しかしあまり高くすると孔の異形化が顕著になることから99%以下が望ましい。

メタルマスクの厚みはハンドリング性の点では厚い方が好ましいが、あまり厚くすると蒸着の際に貫通開孔部(4)の入口部分近傍が影となり、蒸着材粒子を遮蔽するため、基板に形成される蒸着膜の寸法精度を悪化させる。したがってメタルマスクの厚みは、貫通開孔部(4)の最小幅と孔のピッチ、入口部分の幅によって適正な厚さを設定することが有効である。

隣り合う孔と孔の間の、エッチングされない部分の最大幅は、例えば有機EL用メタルマスクの場合だと、3色塗り分け用のマスクであることから、開孔寸法の2.5倍程度となる。すなわち開孔寸法が細かくなるに従って孔のピッチも小さくなる。孔の入口部分の幅は、上述のように蒸着材粒子の入射角度により遮蔽の影響が起こらないように設定するが、幅を大きくすると、隣合う孔同士が孔の側壁で繋がってしまう。実用的な入射角度を確保し、孔同士が繋がらないためには、開孔寸法および、孔のピッチに応じてメタルマスクの厚みを適切に調整することが好ましい。

ディスプレイ基板に形成するパターンと、メタルマスクの厚みとの関係について検討した結果、マスクの厚みを開孔寸法の200%より大きくとると、孔の入口部分の幅が大きくなり、それに伴って入口側の面をエッチングする際に残す部分の幅は極めて細くなるため、レジストパターンの露光が難しくなることが分かった。則ち、隣り合う孔同士が繋がらず、レジストパターンの露光を容易ならしめるためには、マスクの厚みを開孔寸法の200%以下とすることが好ましい。
上述のように、メタルマスクの厚みは、基板に形成するパターン幅によって適正な厚さを設定すると良く、パターンが微細になるほど、細く、寸法精度の高い開孔寸法を形成するメタルマスクが必要であるから、メタルマスクの厚みを薄くし、なお且つ寸法精度向上のために開孔形成層(1)の厚さもこれに伴って薄くすることが好ましい。

エッチングにより金属箔に開孔する場合、一般に開孔寸法精度は金属箔の厚さの20%程度である。本発明によるメタルマスクでは開孔形成層の厚さが開孔寸法精度を決定する主要な因子であるから、マスクの厚みに対して開孔形成層の厚さを30%以下にすることにより、開孔寸法精度を、マスクの厚みに対しては6%以下にすることができる。前述のように本発明によるメタルマスクの厚さは開孔寸法の200%以下であるから、開孔寸法の精度は、当該開孔寸法の12%以下にすることができる。

上述したメタルマスク用積層板を製造する方法としては、大気中で複数の金属箔を圧着接合する方法、金属箔表面にメッキにより金属を成膜する方法、低圧雰囲気中で金属箔表面に活性化処理を行い複数の金属箔を圧着接合する方法、低圧雰囲気中で開孔形成層となる金属箔と、支持層となる金属箔の表面に接合層となる第3の金属を蒸着した後、圧着ロールにて接合する方法等がある。
何れかの方法を選択すれば良いが、低圧雰囲気中で開孔形成層となる金属箔と、支持層となる金属箔の表面に第3の金属を蒸着したのち圧着ロールにて接合する方法は生産性が高く、メッキよりも開孔形成層(1)の面粗度がよいので、メタルマスク用積層板の製造方法として適している。この場合の構造は、金属箔/蒸着層/金属箔の構造となる。

【実施例】
以下に本発明を実施例および図面に基づいて詳細に説明する。
開孔形成層及び支持層には、質量%でC:0.006%−Ni:42%−残部FeのFe−Ni系合金を使用した。このFe−Ni系合金は、真空溶解、鍛造により作製し、厚さ2mmになるように熱間圧延した。更に、この材料を冷間圧延、中間焼鈍を数回施し、表1に示す厚さと(200)結晶方位配向度を持つ1〜4の素材を作製した。
なお、素材番号1及び2は、(111)、(200)、(311)、(220)の主方位のうち、(200)結晶方位の配向度を60〜99%に制御するために、中間の冷間圧延の圧下率を75%とし、その後850℃、1分で焼鈍し、最終的な厚さ寸法になるよう圧延した。
また、(111)、(200)、(311)、(220)の主方位のうち、(200)配向度を下げた素材3及び4を作製した。これは中間の冷間圧延の圧下率を50%程度とし、上述の素材番号1,2と同様の条件で焼鈍し、最終的な厚さ寸法になるよう圧延した。

上記の素材1〜4を用いて、試料A、Bを作製した。試料Aは(200)配向度を60%以上とした素材1,2を使用し、それぞれ開孔形成層、支持層としてTi接合層を介して接合し、積層金属箔を作製した。また試料Bは素材3,4を使用し、同様に接合して積層金属箔とした。
この時の断面顕微鏡写真とその模式図を図2に示す。開孔形成層(1)と、支持層(3)と、開孔形成層と支持層とに挟み込まれるのが接合層(2)である。
積層金属箔を製造する方法としては、低圧雰囲気中で開孔形成層となるFe−Ni系合金箔(10μm)と、支持層であるFe−Ni系合金箔(90μm)の接合表面に純Tiを蒸着した後、圧着ロールにて接合する方法を採用した。
今回は接合強度向上のために、接合前に各Fe−Ni系合金箔を塩酸で洗浄したが、この他に、低圧雰囲気中で処理可能なドライエッチングする方法や、水素ガスの還元雰囲気で熱処理する方法等も有効である。
接合層の厚みは、必要な接合強度と、エッチングバリア性に応じて適正な厚みに設定すればよい。今回は接合層となるTiの厚みが1μmになるように、Ti蒸着の出力及びFe−Ni系合金箔の送り速度を調整した。

上述の方法で接合した3層積層金属箔はそのままでは接合強度が弱く、引き剥がし試験では0.1kN/m以下であった。
そこで低圧雰囲気中で蒸着接合した後、不活性ガス雰囲気中で熱処理することにより、接合強度を強固なものとすることができた。熱処理後の引き剥がし試験では、開孔形成層である10μm側Fe−Ni系合金箔が破断し、引き剥がし不可能であった。
なお、金属積層箔が強固に接合するための熱処理温度は400℃以上であった。また650℃程度で熱処理するとFe−Ni系合金箔の急激な軟化が起こるので、Fe−Ni系合金箔の硬度を下げたくない場合は400℃〜500℃で熱処理するのがよい。
また550℃以上で熱処理するとFe−Ni系合金箔側から接合層のTi側への拡散が進み、界面に拡散層が生成されるとともに、拡散層内部に拡散速度の違いによるカーケンダルボイドが発生し、これが接合強度を弱める事になるので、本実施例の試料は熱処理温度を500℃に設定した。
なお、熱処理後の配向度も表1で示すものと変化はなかった。

そして、上記の3層積層金属箔を用いて選択エッチングにより開孔部を形成し、メタルマスクを作製した。
エッチングパターンはスリット状パターンとした。開孔寸法精度を評価するために、目標開孔寸法100μmと、70μmの2種類のスリット幅の試料を作成した。

エッチング液は開孔形成層および、支持層には塩化第二鉄を使用し、Ti層剥離には希フッ酸3%を使用した。ほかにTi層を剥離する薬品としては一水素二フッ化アンモニウムを含むものも使用可能である。

前述のように試料の厚み構成については、開孔形成層の厚みを10μm、支持層の厚みを90μm、接合層の厚みを1μmとし、メタルマスクの厚みを101μmとした。

また、本発明の(200)配向度を60%以上とした試料Aは開孔寸法のばらつきが±2μm以下であり、極めて寸法精度の高いメタルマスクを製作することができた。さらに試料Aは、各層の上端の開孔幅と下端の開孔幅との差が試料Bよりも小さく、厚さ方向に、より均一な開孔幅を持つ孔を形成することができた。試料Aの開孔寸法のばらつきが試料Bよりも小さかったのは、この開孔幅の均一さの影響が大きい。

At this time, the direction of erosion of the metal mask material by the etching solution is not a single method, but proceeds not only in the thickness direction but also in the plane direction of the plate.

Therefore, the degree of erosion in the plane direction is a major controlling factor for the processing time, and it is considered that reducing the thickness of the metal mask material is the most effective means for accurately forming the opening size. .
Here, the aperture size is the aperture of the metal mask adjusted in consideration of the incident angle of the vapor deposition material particles in order to control the vapor deposition pattern formed on the display substrate using the metal mask to a desired shape and size. The material constituting the bonding layer (2) may be selected from materials having different etching characteristics from those of the Fe—Ni alloy used for the hole forming layer (1) and the support layer (3), such as Ti, Sn, and Ag. Use is preferred.
In general, the thicker the bonding layer, the higher the etching barrier property and the higher the bonding strength. However, if the bonding layer is too thick, the metal mask warps due to a difference in thermal expansion coefficient at a high temperature, and a gap is formed between the metal mask and the substrate. Therefore, it is preferable to have a thickness of about 2 to 0.3 μm that has sufficient etching barrier properties and secures bonding strength.
Note that the metal mask of FIG. 1 shown as an example here is a three-layer metal foil, but may of course have four or more layers. As an example of four or more layers, a coating layer having an anti-rust effect is provided on the bonding surface of at least one of the hole forming layer, the support layer, and the bonding layer, and the bonding is assisted when the bonding between the layers is weak. For example, a case in which a layer coated with a material having an effect of forming a layer is provided. If the layers other than the hole forming layer and the support layer are thickened, the above-mentioned warpage may be caused. Therefore, it is preferable to set the thickness to about 2 μm or less including these layers and the bonding layer.

Hereinafter, the present invention will be described in detail with reference to examples and drawings.
For the opening forming layer and the support layer, an Fe-Ni-based alloy of C: 0.006% -Ni: 42%-balance Fe by mass% was used. As a method of manufacturing a laminated metal foil, pure Ti is applied to the joining surface of an Fe—Ni alloy foil (10 μm) serving as an aperture forming layer and a Fe—Ni alloy foil (90 μm) serving as a support layer in a low-pressure atmosphere. Was deposited, and then joined by a pressure roll.
This time, each Fe-Ni alloy foil was washed with hydrochloric acid before joining in order to improve the joining strength. Other methods such as dry etching that can be treated in a low-pressure atmosphere and heat treatment in a reducing atmosphere of hydrogen gas Is also effective.
The thickness of the bonding layer may be set to an appropriate thickness according to the required bonding strength and the etching barrier property. In this case, the output of Ti vapor deposition and the feed speed of the Fe—Ni-based alloy foil were adjusted so that the thickness of Ti serving as a bonding layer was 1 μm.

The three-layer laminated metal foil joined by the above-mentioned method had a low joining strength as it was, and was 0.1 kN / m or less in the peeling test.
Then, after performing vapor deposition bonding in a low-pressure atmosphere, heat treatment was performed in an inert gas atmosphere, whereby the bonding strength could be increased. In the peeling test after the heat treatment, the 10 μm-side Fe—Ni-based alloy foil, which was the hole forming layer, was broken and could not be peeled.
The heat treatment temperature for firmly joining the metal laminated foil was 400 ° C. or higher. If the heat treatment is performed at about 650 ° C., the Fe—Ni-based alloy foil is rapidly softened. Therefore, if it is not desired to reduce the hardness of the Fe—Ni-based alloy foil, the heat treatment is preferably performed at 400 ° C. to 500 ° C.
Further, when the heat treatment is performed at 550 ° C. or more, diffusion from the Fe—Ni-based alloy foil side to the Ti side of the bonding layer proceeds, a diffusion layer is generated at the interface, and Kirkendall voids are generated inside the diffusion layer due to a difference in diffusion speed. However, since this reduces the bonding strength, the heat treatment temperature of the sample of this example was set to 500 ° C.
The degree of orientation after the heat treatment was not changed from that shown in Table 1.

Then, an opening was formed by selective etching using the above-described three-layer laminated metal foil, to produce a metal mask.
The etching pattern was a slit pattern. In order to evaluate the accuracy of the opening size, samples having two kinds of slit widths of the target opening size of 100 μm and 70 μm were prepared.
Different exposed resist patterns were prepared for the hole forming layer and for the support layer, respectively. The pattern width of the resist pattern on the opening forming layer side was adjusted so that the opening size after etching was at the target value described above. The pattern width on the support layer side was twice the pattern width on the hole forming layer side. After forming a respective resist pattern on each layer, holes were opened by etching.
As an etching solution, ferric chloride was used for an opening forming layer and a support layer, and 3% of diluted hydrofluoric acid was used for peeling off a Ti layer. In addition, as a chemical for peeling off the Ti layer, a chemical containing ammonium dihydrogen difluoride can be used.

As described above, the thickness of the sample was 10 μm, the thickness of the support layer was 90 μm, the thickness of the bonding layer was 1 μm, and the thickness of the metal mask was 101 μm.
Therefore, the thickness of the metal mask with respect to the opening size was set to 101% for the opening size of 100 μm and 144% for the opening size of 70 μm. In any case, the thickness of the mask is 200% or less of the opening dimension on the opening forming layer side proposed by the present invention.
The ratio of the hole forming layer to the thickness is 10% for both samples A and B, which is 30% or less proposed by the present invention.

About the produced samples A and B, the average value of the hole size and its variation were evaluated. In addition, microscopic observation of the cross-sectional shape of each of the hole-forming layer and the support layer, and the difference between the upper hole width and the lower hole width of each layer being less than 40% of the thickness of each layer, ◎, A sample of 40% or more and less than 80% was evaluated as ○, and a sample of 80% or more was evaluated as ×. The aperture size of the manufactured samples has a deviation from the target aperture size of 3 μm or less, and the dimensional variation is within ± 3 μm or less, producing a metal mask with high dimensional accuracy for high definition display applications. We were able to.
Further, in the sample A according to the present invention in which the degree of (200) orientation was 60% or more, the variation of the opening size was ± 2 μm or less, and a metal mask having extremely high dimensional accuracy could be manufactured. Further, in Sample A, the difference between the opening width at the upper end and the opening width at the lower end of each layer was smaller than that of Sample B, and a hole having a more uniform opening width in the thickness direction could be formed. The reason why the variation of the opening size of the sample A is smaller than that of the sample B is largely due to the uniformity of the opening width.
