【発明の属する技術分野】
本発明は、回転基台上に保持された半導体基板、液晶表示装置用ガラス基板、フォトマスク用ガラス基板、光ディスク用基板等(以下、単に「基板」と称する)を水平面内にて回転させつつ洗浄処理や乾燥処理等の所定の処理を行う基板処理装置、特に枚葉式の基板処理装置に関する。

【従来の技術】
基板の製造工程では、回路やパターンを形成するためのエッチングなどの所定の処理を行った後に、純水(処理液)による洗浄と、当該純水を乾燥させるスピンドライ処理とを行う基板処理装置が知られている。

このような基板処理装置では、スピンドライ処理によって純水を乾燥させる際に、基板の表面にいわゆるウォーターマークなどのダメージが残ることを防止する必要がある。ウォーターマークは、雰囲気中の酸素が純水や基板材料と化学反応を起こすことによって主に生じる。したがって、純水による洗浄が終了した時点で、洗浄時の回転数を所定の時間維持し、基板中央部に滞留する純水を外部に排出することにより基板上に小さな水滴が残らないようにする装置や、処理基板の表面に対向するように雰囲気遮断板を設け、当該雰囲気遮断板と基板との間に窒素ガスなどの不活性ガスを供給することによって、低酸素濃度雰囲気下におけるスピンドライ処理を行う装置などが提案されている。前者の装置としては例えば特許文献1に、後者の装置としては例えば特許文献2に紹介されている。

【発明が解決しようとする課題】
ところが、上記公報に記載の基板処理装置では、乾燥処理中の基板は密閉されていないため、純水を乾燥させる際のスピンドライ処理において、基板を高速に回転させると、例え雰囲気遮断板を設けていたとしても、基板外周部と雰囲気遮断板との隙間から外部雰囲気の巻き込みが発生する。外部雰囲気には、通常、酸素が含まれているため、基板の表面(特に、外周周辺部)に前述のウォータマークなどのダメージが残り、当該基板の乾燥不良の原因になるという問題があった。

本発明は、上記課題に鑑みなされたものであり、基板に付着した純水などの処理液を除去し、乾燥させる際の基板の乾燥不良を防止する基板処理装置を提供することを目的とする。

【課題を解決するための手段】
上記の課題を解決するため、請求項1の発明は、回転基台上に保持された基板を水平面内にて回転させつつ所定の処理液による洗浄と乾燥とを行う基板処理装置であって、前記回転基台上に設けられ、基板の周縁部を把持して当該基板を略水平姿勢にて保持する把持手段と、前記把持手段によって保持された基板を略鉛直方向に沿った軸を中心として回転させる回転手段と、前記把持手段よりも上方に配置され、前記把持手段によって保持された基板の上面に対向する雰囲気遮断板と、前記把持手段によって保持された基板に前記雰囲気遮断板を介して不活性ガスを供給する不活性ガス供給手段と、前記把持手段によって保持された基板と前記雰囲気遮断板との相対距離を、前記所定の処理液による前記基板の洗浄を行う際の距離(第1ギャップ)と、前記所定の処理液の乾燥を開始する際の距離(第2ギャップ)との間で変更するギャップ変更手段と、前記所定の処理液の乾燥を開始する際の前記回転手段の回転速度を、低速に所定の時間維持した後に高速に切り替える制御手段とを備え、前記第2ギャップが、前記第1ギャップよりも小さくされる。

<1. 第1の実施の形態>
図1は、本発明にかかる基板処理装置の構成を示す縦断面図である。この基板処理装置は、基板Wに表裏面洗浄処理を行う枚葉式の基板処理装置であって、主として基板Wを保持するスピンベース10と、スピンベース10上に設けられた複数のチャックピン14と、スピンベース10を回転させる電動モータ20と、スピンベース10に対向して設けられた雰囲気遮断板30と、スピンベース10に保持された基板Wの周囲を取り囲むスプラッシュガード50と、スピンベース10上に保持された基板Wに処理液や不活性ガスを供給する機構と、雰囲気遮断板30およびスプラッシュガード50を昇降させる機構とを備えている。

基板Wは、スピンベース10上に略水平姿勢にて保持されている。スピンベース10は中心部に開口を有する円盤状の部材であって、その上面にはそれぞれが円形の基板Wの周縁部を把持する複数のチャックピン14が立設されている。チャックピン14は円形の基板Wを確実に保持するために3個以上設けてあれば良く、第1の実施の形態の基板処理装置においては、3個のチャックピン14がスピンベース10の周縁に沿って等間隔(120°間隔)に立設されている。なお、図1では図示の便宜上、2個のチャックピン14を示している(以降の各図においても同様)。

3個のチャックピン14のそれぞれは、基板Wの周縁部を下方から支持する基板支持部14aと基板支持部14aに支持された基板Wの外周端面を押圧して基板Wを保持する基板保持部14bとを備えている。各チャックピン14は、基板保持部14bが基板Wの外周端面を押圧する押圧状態と、基板保持部14bが基板Wの外周端面から離れる開放状態との間で切り換え可能に構成されている。3個のチャックピン14の押圧状態と開放状態との切り換えは、種々の公知の機構によって実現することが可能である。

スピンベース10に基板Wを渡すときおよびスピンベース10から基板Wを受け取るときには、3個のチャックピン14を開放状態にする。一方、基板Wに対して後述の諸処理を行うときには、3個のチャックピン14を押圧状態とする。押圧状態とすることによって、3個のチャックピン14は基板Wの周縁部を把持してその基板Wをスピンベース10から所定間隔を隔てて水平姿勢にて保持する。基板Wは、その表面を上面側に向け、裏面を下面側に向けた状態にて保持される。3個のチャックピン14を押圧状態として基板Wを保持したときには、基板支持部14aの上端部が基板Wの上面より突き出る。これは処理時にチャックピン14から基板Wが脱落しないように、基板Wを確実に保持するためである。

スピンベース10の中心部下面側には回転軸11が垂設されている。回転軸11は中空の円筒状部材であって、その内側の中空部分には下側処理液ノズル15が挿設されている。回転軸11の下端付近には、ベルト駆動機構21を介して電動モータ20が連動連結されている。すなわち、回転軸11の外周に固設された従動プーリ21aと電動モータ20の回転軸に連結された主動プーリ21bとの間にベルト21cが巻き掛けられている。電動モータ20が駆動すると、その駆動力はベルト駆動機構21を介して回転軸11に伝達され、回転軸11、スピンベース10とともにチャックピン14に保持された基板Wが水平面内にて鉛直方向に沿った軸Jを中心として回転される。

下側処理液ノズル15は回転軸11を貫通しており、その先端部15aはチャックピン14に保持された基板Wの中心部直下に位置する。また、下側処理液ノズル15の基端部は処理液配管16に連通接続されている。処理液配管16の基端部は分岐されていて、一方の分岐配管16aには薬液供給源17が連通接続され、他方の分岐配管16bには純水供給源18が連通接続されている。分岐配管16a,16bにはそれぞれバルブ12a,12bが設けられている。これらバルブ12a,12bの開閉を切り換えることによって、下側処理液ノズル15の先端部15aからチャックピン14に保持された基板Wの下面の中心部付近に薬液または純水を選択的に切り換えて吐出・供給することができる。すなわち、バルブ12aを開放してバルブ12bを閉鎖することにより下側処理液ノズル15から薬液を供給することができ、バルブ12bを開放してバルブ12aを閉鎖することにより下側処理液ノズル15から純水を供給することができる。なお、第1実施形態の表裏面洗浄を行う基板処理装置においては、薬液としてフッ酸(HF)、緩衝フッ酸(BHF)、SC1(アンモニア水と過酸化水素水と水との混合液)、SC2(塩酸と過酸化水素水と水との混合液)等を使用する。

また、回転軸11の中空部分の内壁と下側処理液ノズル15の外壁との間の隙間は、気体供給路19となっている。この気体供給路19の先端部19aはチャックピン14に保持された基板Wの下面中心部に向けられている。そして、気体供給路19の基端部はガス配管22に連通接続されている。ガス配管22は不活性ガス供給源23に連通接続され、ガス配管22の経路途中にはバルブ13が設けられている。バルブ13を開放することによって、気体供給路19の先端部19aからチャックピン14に保持された基板Wの下面の中心部に向けて不活性ガスを供給することができる。なお、第1実施形態の表裏面洗浄を行う基板処理装置においては、不活性ガスとして窒素ガス(N)を使用する。

また、スプラッシュガード50は、リンク部材56を介してガード昇降機構55と連結されており、ガード昇降機構55によって昇降自在とされている。ガード昇降機構55としては、ボールネジを用いた送りネジ機構やエアシリンダを用いた機構等、公知の種々の機構を採用することができる。ガード昇降機構55がスプラッシュガード50を下降させているときには、仕切り部材27a,27bがそれぞれ溝53a,53bに遊嵌するとともに、スピンベース10およびそれに保持された基板Wの周囲に第1案内部51が位置する(図1の状態)。この状態は後述するリンス処理時の状態であり、図2に示すように、回転する基板W等から飛散した純水は第1案内部51によって受け止められ、その傾斜に沿って第1排液槽28に流れ込み、排出口28aから廃棄ドレイン28bへと排出される。

一方、ガード昇降機構55がスプラッシュガード50を上昇させているときには、仕切り部材27a,27bがそれぞれ溝53a,53bから離間するとともに、スピンベース10およびそれに保持された基板Wの周囲に第2案内部52が位置することとなる。この状態は後述するエッチング処理時の状態であり、図3に示すように、回転する基板W等から飛散した薬液は第2案内部52によって受け止められ、その曲面に沿って第2排液槽29に流れ込み、排液口29aから回収ドレイン29bへと排出される。

図1に戻り、スピンベース10の上方には雰囲気遮断板30が設けられている。雰囲気遮断板30は、基板Wの径よりも若干大きく、かつスプラッシュガード50の上部開口の径よりも小さい径を有する円盤状部材である。雰囲気遮断板30は、中心部に開口を有するとともに、チャックピン14よりも上方に配置されている。図4は、雰囲気遮断板30の近傍を示す部分拡大図である。

雰囲気遮断板30は、チャックピン14によって保持された基板Wの上面に対向して設けられており、基板Wに対向する側に基板Wの表面領域よりも小さい表面領域を有する、すなわち基板Wが略円形の場合、基板Wの径よりも小さい径を有する円柱形状の凸部31を形成している。すなわち、雰囲気遮断板30自体は基板Wの径よりも若干大きな径を有しているのであるが、その下面側に基板Wの径よりも小さい径を有する円柱形状の凸部31を形成しているのである。

図5は、雰囲気遮断板30を上方から見た平面図である。雰囲気遮断板30の下面側に形成された凸部31の表面領域の径はチャックピン14によって保持された基板Wの表面領域の径よりも小さいため、凸部31が基板Wの全面を覆うことはできない。しかし、このことは同時に、凸部31の径が基板Wの周縁部を把持する3個のチャックピン14を結ぶ円の径よりも小さいことを意味しており、凸部31は3個のチャックピン14に接触することなくそれらに保持された基板Wに近接することができる。

また、図5に示すように、凸部31の径はチャックピン14によって保持された基板Wの径よりも小さいものの、基板Wの有効エリアEAの表面領域の径よりも大きい。基板Wの有効エリアEAとは、基板Wの面内のうちデバイス形成が行われる重要なエリアである。凸部31の径が基板Wの有効エリアEAの径よりも大きいため、凸部31は少なくとも有効エリアEA上の全体を覆うことができる。

図1に戻って、雰囲気遮断板30の中心部上面側には回転軸35が垂設されている。回転軸35は中空の円筒状部材であって、その内側の中空部分には上側処理液ノズル36が挿設されている。回転軸35は、支持アーム40にベアリングを介して回転自在に支持されているとともに、ベルト駆動機構41を介して電動モータ42に連動連結されている。すなわち、回転軸35の外周に固設された従動プーリ41aと電動モータ42の回転軸に連結された主動プーリ41bとの間にベルト41cが巻き掛けられている。電動モータ42が駆動すると、その駆動力はベルト駆動機構41を介して回転軸35に伝達され、回転軸35および雰囲気遮断板30が水平面内にて鉛直方向に沿った軸Jを中心として回転される。従って、雰囲気遮断板30は基板Wとほぼ平行かつ同軸に回転されることとなる。また、雰囲気遮断板30は基板Wとほぼ同じ回転数にて回転される。なお、ベルト駆動機構41、電動モータ42等はいずれも支持アーム40内に収容されている。

上側処理液ノズル36は回転軸35を貫通しており、その先端部36aはチャックピン14に保持された基板Wの中心部直上に位置する。また、上側処理液ノズル36の基端部は処理液配管37に連通接続されている。処理液配管37の基端部は分岐されていて、一方の分岐配管37aには薬液供給源17が連通接続され、他方の分岐配管37bには純水供給源18が連通接続されている。分岐配管37a,37bにはそれぞれバルブ38a,38bが設けられている。これらバルブ38a,38bの開閉を切り換えることによって、上側処理液ノズル36の先端部36aからチャックピン14に保持された基板Wの上面の中心部付近に薬液または純水を選択的に切り換えて吐出・供給することができる。すなわち、バルブ38aを開放してバルブ38bを閉鎖することにより上側処理液ノズル36から薬液を供給することができ、バルブ38bを開放してバルブ38aを閉鎖することにより上側処理液ノズル36から純水を供給することができる。

また、回転軸35の中空部分の内壁および雰囲気遮断板30の中心の開口の内壁と上側処理液ノズル36の外壁との間の隙間は、気体供給路45となっている。この気体供給路45の先端部45aはチャックピン14に保持された基板Wの上面中心部に向けられている。そして、気体供給路45の基端部はガス配管46に連通接続されている。ガス配管46は不活性ガス供給源23に連通接続され、ガス配管46の経路途中にはバルブ47が設けられている。バルブ47を開放することによって、気体供給路45の先端部45aからチャックピン14に保持された基板Wの上面の中心部に向けて不活性ガス(ここでは窒素ガス)を供給することができる。これにより、基板Wの外周部に向かってガスの流れが形成されることから、外気から巻き込む酸素の量を減少させることができる。

次に、以上のような構成を有する第1の実施の形態における基板処理装置による基板Wの処理手順について説明する。図6は、基板処理装置において、エッチング処理が開始された後の基板Wの回転数と時間との関係を各処理ごとに示す図である。本実施の形態の表裏面洗浄処理を行う枚葉式基板処理装置における基本的な処理手順は、基板Wに対して薬液によるエッチング処理を行った後、純水によって薬液を洗浄するリンス処理を行う。さらに基板W上の純水の水滴を振り切る振り切り処理と、基板Wの表面に付着した純水を乾燥させる前乾燥処理とを行った後、基板Wを高速で回転させるスピンドライ処理を行って純水を最終的に乾燥させるというものである。

まず、スプラッシュガード50を若干下降させることによって、スピンベース10をスプラッシュガード50から突き出させるとともに、雰囲気遮断板30を大きく上昇させてスピンベース10から大幅に離間させる。この状態にて、図示を省略する搬送ロボットによって未処理の基板Wがスピンベース10に渡される。そして、3個のチャックピン14が渡された基板Wの周縁部を把持することにより水平姿勢にて当該基板Wを保持する。既述したように、チャックピン14が基板Wの周縁部を把持したときに、基板支持部14aの上端部が基板Wの上面より突き出る。

次に、スプラッシュガード50を上昇させてスピンベース10およびそれに保持された基板Wの周囲に第2案内部52を位置させるとともに、雰囲気遮断板30を下降させて基板Wに近接させる。但し、雰囲気遮断板30は、チャックピン14および基板Wと非接触である。以下、このときの雰囲気遮断板30の位置を「エッチング位置」と称する。そして、スピンベース10とともにそれに保持された基板Wを回転させる。また、雰囲気遮断板30も回転させる。この状態にて、上側処理液ノズル36および下側処理液ノズル15から薬液を基板Wの上下両面に吐出する。吐出された薬液は回転の遠心力によって基板Wの表裏全面に拡がり、薬液による洗浄処理(エッチング処理)が進行する。

なお、図6に示すエッチング処理時の回転数P4は、本実施の形態においては800rpmであるが、もちろんこの回転数に限定されるものではない。ただし、エッチング処理時の基板Wの回転数は、一般的に300ないし1000rpm程度で行うことが好ましい。
