【発明の属する技術分野】
本発明は、トリアジンジハライド及び芳香族(ポリ)グアナミン、並びに芳香族(ポリ)グアナミン含有組成物に関する。特に本発明は、各種材料[ケミカルミーリング、半導体封止材料、電気電子材料(プリント配線板等)、塗料、成形材料、絶縁材、耐熱性材料、接着剤等]に有用な熱硬化性組成物、感光性ネガ型組成物及び感光性ポジ型組成物、並びにその組成物の調製に有用なフェノール性水酸基含有芳香族(ポリ)グアナミン、及びその芳香族(ポリ)グアナミンの合成に有用なフェノール性水酸基含有トリアジンジハライドに関する。

【従来の技術】
従来、成型材料、電気電子材料、ケミカルミーリング材料等としては、フェノール樹脂が知られている。しかしながら、従来のフェノール樹脂は、耐熱性、耐薬品性、難燃性が十分ではなかった。そのため、特に近年の電気電子材料の新しい要求特性に対して、充分に対応できていないという問題を有していた。

別の成型材料、電気電子材料、ケミカルミーリング材料等としては、ノボラック樹脂/ジアゾナフトキノン・スルホン酸エステル系ポジ型感光性樹脂から調製されるものが知られる。然しながら、従来のノボラック樹脂を使用した上記ポジ型感光性樹脂は成膜性が十分でなく、更に得られるフィルムの耐熱性も十分でないといった問題があった。

一方、耐熱性、難燃性に優れる成型材料、電気電子材料、ケミカルミーリング材料等としては、トリアジン系樹脂が知られる。
そのようなトリアジン系樹脂としては、例えば特開昭61−293227号公報、特開昭64−22954号公報、及び特開平4−77583号公報に記載されるものが挙げられる。これらのトリアジン系樹脂は、特定のグアナミンモノマーを使用して調製される。

然しながら、これらのグアナミンモノマーは何れも、そのトリアジン環上の架橋基としては2個のアミノ基しか存在しない。そのため、硬化樹脂の架橋密度が十分得られず、エッチング耐性、耐溶剤性等が十分でないという問題を有する。更に、環境上、現像は水性現像液で行うのが好ましいのであるが、これらの感光性樹脂は水性現像性が十分でないという問題も有する。

別のトリアジン系樹脂としては、例えば特開昭57−187321号公報に記載されるものが挙げられる。このトリアジン系樹脂に於いては、前記のトリアジン系樹脂と異なり、トリアジン環は2個のアミノ基以外に更にヒドロキシ基を備えたアミノ基も有する。

しかし、上記ヒドロキシ基は、(例えばエポキシ基等との)架橋反応性が十分でないという問題を有する。更に、水性現像性も十分でないという問題を有する。

【発明が解決しようとする課題】
上記事情に鑑み、本発明は、半田耐熱性、耐薬品性、エッチング耐性、無電解金鍍金耐性、耐溶剤、絶縁抵抗性等に優れた硬化樹脂を形成することができ、各種材料[ケミカルミーリング、半導体封止材料、電気電子材料(プリント配線板等)、塗料、成形材料、絶縁材、耐熱性材料、接着剤等]に有用な水性現像可能な組成物を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するため、本発明者等が鋭意検討した結果、新規なフェノール性水酸基含有トリアジンジハライドから調製される芳香族(ポリ)グアナミンを使用すれば、優れた功を奏することを見出し、本発明を成すに到った。

【発明の実施の形態】
以下、本発明を詳細に説明する。
式[II]で表される本発明のフェノール性水酸基含有芳香族(ポリ)グアナミンは、例えば以下のようにして調製することができる。

に従って、ハロゲン化シアヌール[III]と、ヒドロキシ−N−アルキルアニリン[IV]とを反応させて、本発明のフェノール性水酸基含有トリアジンジハライド[I]を合成する。
式中、X1は同一でも異なってもよいハロゲン原子を表す。好ましくは、X1は塩素原子である。

式中、R1は低級アルキル基若しくはアリール基を表す。具体的には、低級アルキル基としては、C1〜C6アルキル基、好ましくはC1〜C3アルキル基、特に好ましくはメチル基である。アリール基は、置換基(アルキル基、ヒドロキシ基等)を更に有していてよい。具体的には、アリール基としては、フェニル基、o−、m−若しくはp−ヒドロキシフェニル基(−C6H4−OH)、p−ヒドロキシ−m−メチルフェニル基等が挙げられる。

ヒドロキシ−N−アルキルアニリン[IV]としては、具体的にはp−ヒドロキシ−N−メチルアニリン、N,N−3,3’−ジヒドロキシジフェニルアミノが好ましい。

で表される芳香環構造を少なくとも1個以上(例えば1〜5個)有するものが挙げられる。上記芳香環構造のベンゼン環上及び/又は結合鎖(例えば主鎖)上に、置換基[C1〜C6アルキル基(アルキル基は、更に他の置換基(ハロゲン原子等)を有していてもよい。)、ヒドロキシ基、ハロゲン原子、アルコキシ基、アミノ基、オキソ基等]を有していてもよい。更に、結合鎖中に、C原子以外の原子(O、S、N等)が介在していてもよい。例えば、主鎖の一部が、−O−(エーテル結合)、−S−(チオエーテル結合)、−SO2−(スルホニル基)、−NH・CO−(アミド結合)等により形成されていてもよい。
具体的にはArとしては、表1及び表2に示すもの(Ar−1〜Ar−47)が挙げられる。

芳香族ジアミン[V]としては、一級(即ち−NH2)芳香族ジアミンを使用してもよいが、N−シリル化(即ち−NH・SiR2 3)芳香族ジアミンが反応性等の点に於いて好ましく、特にN−TMS化芳香族ジアミンが好ましい。

N−シリル化芳香族ジアミンは、一級芳香族ジアミンを通常のシリル化剤、例えば、シリルアミド系シリル化剤[N,O−ビスTMSアセトアミド(BSA)等]、TMSハライド(トリメチルシリルクロライド等)によりシリル化して合成することができる。

一級芳香族ジアミン[Va]とBSAとを、必要に応じ加熱下、撹拌混合して合成することができる。
一級芳香族ジアミン[Va]としては、具体的にはAr=Ar−1〜Ar−47のものが挙げられる。好ましくは、Ar=Ar−4、Ar−10、Ar−12、Ar−16、Ar−19、Ar−28、Ar−34、Ar−41のものである。

一級芳香族ジアミン[Va]とシリル化剤は、それぞれ一種以上使用してよく、化学量論量にて反応させることができる。具体的には、一級芳香族ジアミン[Va]1モルに対し、BSAは0.2〜2モル使用してよい。

トリアジンジハライド[I]と芳香族ジアミン[V]との反応は、nが所望値となるように適宜、反応条件(溶媒、反応温度、反応時間、反応濃度、配合成分の添加順序等)を選択して行ってよい。例えば、DMSO、NMP等の極性溶媒中、加熱(例えば80〜180℃)下、2〜48時間撹拌混合して行ってよい。

上記のようにして調製される本発明の芳香族(ポリ)グアナミン[II]は、基本骨格(繰り返し単位)内に、フェノール性水酸基を有することを特徴とする。即ち、フェノール性水酸基は酸性を示すので、フェノール性水酸基を分子内に有することにより、エポキシ基、アミノ基、イソシアネート基等との架橋反応性を向上させることができ、且つ水性現像液(特にアルカリ現像液等)にて現像することも容易となる。

そのような本発明の芳香族(ポリ)グアナミン[II]に於いて、フェノール性水酸基当量(g/eq)は、90〜1000(特に95〜600)が好ましい。フェノール性水酸基当量が90未満だと、現像耐性が低下することがある。逆に1000を超過すると、水性現像性が低下することがある。

上記のようにして調製される本発明の芳香族(ポリ)グアナミン[II]は、通常、ガラス転移点(Tg)160〜280(特に197〜255)℃、引張強度50〜500(特に100〜300)MPa、破断伸び1〜30(特に5〜15)%、引張弾性率1〜7(特に3〜6)GPa、熱分解温度(空気中)350〜420(特に380〜400)℃の諸物性の一以上を有し得る。更に、線膨張係数(CTE)20〜120(特に40〜80)ppm、誘電率3〜6(特に3.5〜5)、誘電正接0.005〜0.05(特に0.01〜0.03)GHz、吸水率0.2〜1.5(特に0.5〜1.0)%の諸物性の一以上を有し得る。

本発明の芳香族(ポリ)グアナミンを使用して、本発明の各種組成物が調製される。例えば、本発明の組成物の一態様としては、芳香族(ポリ)グアナミン[II]、熱硬化性成分及び熱硬化型触媒を含有する熱硬化性組成物が挙げられる。

本発明の熱硬化性組成物において、芳香族(ポリ)グアナミン[II]は、一種以上使用してよい。

本発明の熱硬化性組成物の組成において、芳香族(ポリ)グアナミン[II]100重量部に対し、熱硬化性成分10〜400重量部、熱硬化型触媒0.1〜100重量部であってよい。熱硬化性成分が10重量部未満だと半田耐熱性が低下することがある。逆に400重量部を超過するとガラス転移点が低下することがある。熱硬化型触媒が0.1重量部未満だと硬化不良を起こすことがある。逆に100重量部を超過すると半田耐熱性が低下することがある。

更に、本発明の熱硬化性組成物の組成においては、芳香族(ポリ)グアナミン[II]と熱硬化性成分との重量比[芳香族(ポリ)グアナミン/熱硬化性成分]は、90/10〜20/80(特に85/15〜25/75)であるのが好ましい。この比から外れる場合、未反応のフェノール性水酸基若しくは熱硬化性官能基が残存することがあり、その結果半田耐熱性、鍍金耐性、耐薬品性が低下することがある。

本発明の熱硬化性組成物の調製法は特に限定されず、各配合成分を同時に或いは順次加え、均一混合して行ってよい。
本発明の熱硬化性組成物は、例えば100〜250℃、5分間〜24時間加熱することにより、硬化させることができる。

本発明の組成物の別の一態様としては、芳香族(ポリ)グアナミン[II]、オキシラン環含有化合物及び光硬化型触媒を含有する感光性ネガ型組成物が挙げられる。

本発明の感光性ネガ型組成物においてオキシラン環含有化合物としては、分子内にオキシラン環を1個以上(好ましくは2〜10個)有するものが挙げられる。具体的には、グリシジルエーテル型エポキシ樹脂、グリシジルエステル型エポキシ樹脂、脂環式エポキシ樹脂、エポキシ変性ポリブタジエン樹脂、オキセタン化合物等が挙げられ、これらの一種以上を使用してよい。

本発明の感光性ネガ型組成物において光硬化型触媒としては、光カチオン発生剤が挙げられる。光カチオン発生剤としては、具体的にはトリアリールスルホニウム塩(トリフェニルスルホニウム ヘキサフルオロホスフェート、トリフェニルスルホニウム ヘキサフルオロアンチモネート等)、トリアリールセレニウム塩、ジアリールヨードニウム塩(ジフェニルヨードニウム ヘキサフルオロホスフェート、ジフェニルヨードニウム ヘキサフルオロアンチモネート等)が挙げられ、これらの一種以上を使用してよい。

その他、本発明の感光性ネガ型組成物においては、必要に応じ、各種添加剤を加えてよい。添加剤としては、例えば熱カチオン発生剤(ベンジル−4−ヒドロキシフェニルメチルスルホニウム ヘキサフルオロアンチモネート、1−ナフチルメチル−4−ヒドロキシフェニルメチルスルホニウム ヘキサフルオロアンチモネート、4−ヒドロキシフェニルジメチルスルホニウム メチルサルフェート等)、光増感剤(2,5−ジエチルチオキサントン、アントラセン、9,10−エトキシアントラセン等)、並びに熱硬化性組成物において添加剤として例示したもの等が挙げられる。

本発明の感光性ネガ型組成物の組成において、芳香族(ポリ)グアナミン[II]100重量部に対し、オキシラン環含有化合物10〜400重量部、光硬化型触媒0.1〜100重量部であってよい。オキシラン環含有化合物が10重量部未満だと半田耐熱性、密着性が低下することがある。逆に400重量部を超過すると半田耐熱性、難燃性が低下することがある。光硬化型触媒が0.1重量部未満だと硬化不良を起こすことがある。逆に100重量部を超過すると半田耐熱性、絶縁抵抗性が低下することがある。

更に、本発明の感光性ネガ型組成物の組成においては、芳香族(ポリ)グアナミン[II]とオキシラン環含有化合物との重量比[芳香族(ポリ)グアナミン/オキシラン環含有化合物]は、90/10〜20/80(特に85/15〜25/75)であるのが好ましい。この比から外れる場合、未反応のフェノール性水酸基若しくはオキシラン環が残存することがあり、その結果半田耐性が低下することがある。

本発明の感光性ネガ型組成物は、例えば紫外光等を1〜4000mj/cm2にて光照射することにより、硬化させることができる。光照射は、例えば高圧水銀ランプ、メタルハライドランプ、キセノンランプ、レーザー光等により行ってよい。

更に、本発明の感光性ネガ型組成物においては、必要に応じ加熱(60〜150℃)処理を行ってよい。
露光後の現像は、例えば油性現像液若しくは水性現像液中に露光樹脂を浸漬して行うことができる。油性現像液としては、NMP、γ−ブチロラクトン、DMSO等が挙げられる。水性現像液としては、アルカリ(水酸化ナトリウム、水酸化カリウム、テトラメチルアンモニウム ハイドロキサイド等)水溶液等が挙げられる。

本発明の組成物の別の一態様としては、芳香族(ポリ)グアナミン[II]、ビニルエーテル基含有化合物及び光酸発生剤を含有する感光性ポジ型組成物(以下、「感光性ポジ型組成物(1)」ということがある。)が挙げられる。
本発明の感光性ポジ型組成物(1)において、芳香族(ポリ)グアナミン[II]は、一種以上使用してよい。

以下、実施例により本発明を更に具体的に説明する。
(トリアジンジハライド[Ia]の合成)
実施例1
塩化シアヌル0.04モル及びTHF100mLを混合し、溶液とした。次いで、この溶液を0〜5℃に冷却した後、これに、THF100mLに溶解したN−メチル−p−ヒドロキシアニリン0.04モルを滴下しで加えた。その後、0〜5℃にて2時間撹拌した。次に、炭酸ナトリウム0.02モルを含む水溶液100mLを上記反応混合物中に、0〜5℃にて滴下して加えた後、室温にて2時間撹拌した。
