【従来の技術】
Al、Ga、In等のIII族元素とV族元素との化合物である半導体は、ワイドギャップを有する直接遷移型半導体であり、遠赤外から紫外域の発光材料として、最も有望であると考えられる。これら、光半導体デバイスの材料となる、砒化ガリウムGaAs等の、結晶学的に優れた制作手法が求められている。MOCVD(MetalorganicChemical Vapor Phase Deposition)法は、これを産業レベルで実現できる有力な手法として、各方面で研究開発が進められている。

例えば一般に用いられているMOCVD結晶炉を例にとると、その中を流れる原料ガスは、ガス流れの主流方向に対してほぼ垂直方向に細い幅を有するガス導入口より導入されたガスが、より広い幅を有する高温のサセプタ上に輸送される途中のガス導入路、及びサセプタ上において、ガス流れが渦の発生しない層流となり、サセプタ上において、流れの速度分布及び原料ガスの供給が空間的に一様になるようにすることが、優れた結晶成長を実現するために必要である。

【発明の実施の形態】
以下本発明の第一の実施例である、ガスの導入と流れの制御方法について、図面を参照しながら説明する。
