【従来の技術】基板へイオン注入を行う際には、注入部以外をレジストで被覆する。

イオン注入後には、加工後におけるレジストの除去方法としては、プラズマアッシング法が用いられる。

しかし、プラズマアッシング法によりレジストの除去を行っても基板表面にはCの残渣が大量に残ってしまう。

また、ミストを含んだ水蒸気をレジストに噴射することによりレジストの除去を行う技術が提案されている(特開2001−250773号公報)。しかし、この技術は、一般的なレジスト除去には有効であるが、イオン注入におけるマスクとして使用したレジストの除去には有効でないことが判明した。特にイオンドーズ量が5×1015atoms/cm2を越え、1×1016atoms/cm2に近づくと容易には除去できなくなる。

【発明が解決しようとする課題】
本発明は、イオン注入において使用された感光性樹脂などのレジストを高い清浄度を以って除去することが可能な基体洗浄方法を提供することを目的とする。

【課題を解決するための手段】
本発明の基体洗浄方法は、レジストを表面に有する基板を、1分未満のプラズマアッシングした後、水蒸気からなる洗浄ガスを該基板表面に噴射することを特徴とする。

レジストとしては、イオン注入工程において使用された、無機質化して機械的強度が高くなったレジストの除去について適用すると本発明効果の有用性が顕著に現れる。

前記水蒸気は、飽和水蒸気あるいは過熱水蒸気を用いることがより高清浄にかつ容易にレジストを除去する上で好ましい。

また、前記洗浄ガスは水分ミストを含有することが、より容易かつ短時間でレジストの除去を行う上で好ましい。

プラズマアッシングは、イオン注入以外のプラズマプロセス、例えばプラズマエッチング等のプラズマ加工処理を行った場合、その最後のプロセス処理として同じプラズマ処理室において行うことができる。それによりわざわざ、プラズマアッシングのための装置を設置する必要がなくなる。特に、実用的には、レジスト膜を有する場合のほとんどがプラズマエッチングのマスクとして用いられている。そのため、プラズマエッチング終了後、そのまま同一のプラズマ処理室においてプラズマアッシングを行うことができる。従って、ほとんどの場合、別途プラズマアッシングのための装置をわざわざ設置する必要がない。

前記水蒸気は、飽和水蒸気、過熱水蒸気であることが好ましい。

水蒸気には、ミスト(液滴)を含有せしめることが好ましい。ミストとは、液状物質であり、水蒸気中にミストを含有した状態とは気相と液相とが共存している状態である。平衡状態であっても、非平衡状態であってもよい。ミストの径は特に限定しない。

水分ミストを混合させるためには、飽和水蒸気とすればよい。あるいは、高速(30〜400m/sec、より好ましくは100〜400m/sec)で流し、水蒸気流に液状水分を混入させると液状水分はミスト化して、ミストを含む水蒸気が得られる。

【作用】
本発明者は、水蒸気洗浄が何ゆえにイオン注入工程において使用されたレジストの除去には有効でないかを鋭意探求したところ次の知見を得た。

すなわち、イオン注入を行う場合、通常ある飛程距離を設定して行うが、その飛程距離に対応した位置においてレジストは無機質のカーボン薄膜化している。
このカーボン薄膜が水蒸気の浸入を阻止し、かつ無機質カーボン化したレジストは機械的強度が高くなっているために、レジストの基板からの剥離を阻害しているものであるとの知見を得た。

かかる知見に基づき、その解決策を探求したところ、水蒸気洗浄前に軽いプラズマアッシングを行うとレジストの剥離が容易となることを見出し、本発明をなすに至った。

このプラズマアッシングは、例えばO2ガス等で、レジストを完全には除去しない程度に行う。レジストの厚さの10%程度削るだけで十分である。1分未満が好ましい。より好ましくは5〜30秒、さらに好ましくは10〜15秒である。

ガスは、O2ガスが好ましい。あるいはO2ガスに微量のH2Oガスを加えたものが好ましい。H2Oガスは0.1%(mol%)以下が好ましい。

Si基板表面の一部にレジストを設け、Pを8×1015atms/cm2のドーズ量でイオン注入を行った。

この基板に水蒸気を噴射したところ、レジストの除去に時間がかかるととも除去後における基板表面にはC残渣が大量に認められた。

一方、イオン注入後、高周波プラズマ装置に試料を導入し、O2ガスプラズマに10〜30秒晒した。ついで、水蒸気を基板表面に噴射したところレジストは短時間で除去でき、除去後における基板表面は高清浄のものであった。

SUMMARY OF THE INVENTION An object of the present invention is to provide a method for cleaning a substrate capable of removing a resist such as a photosensitive resin used in ion implantation with high cleanliness.

[Means for Solving the Problems]
The substrate cleaning method of the present invention is characterized in that a substrate having a resist on its surface is subjected to plasma ashing for less than one minute, and then a cleaning gas composed of water vapor is jetted to the substrate surface.

When the present invention is applied to the removal of the resist used in the ion implantation process and which has become inorganic and has increased mechanical strength, the usefulness of the effect of the present invention is remarkably exhibited.

It is preferable to use saturated steam or superheated steam in order to remove the resist more cleanly and easily.

It is preferable that the cleaning gas contains a water mist in order to remove the resist more easily and in a shorter time.

When plasma processing other than ion implantation, for example, plasma processing such as plasma etching is performed, plasma ashing can be performed in the same plasma processing chamber as the last process. This eliminates the need to install an apparatus for plasma ashing. Particularly, practically, almost all cases having a resist film are used as a mask for plasma etching. Therefore, after the plasma etching is completed, plasma ashing can be performed in the same plasma processing chamber. Therefore, in most cases, it is not necessary to separately install an apparatus for plasma ashing.

The present inventor has earnestly investigated why the steam cleaning is not effective for removing the resist used in the ion implantation step, and obtained the following knowledge.

That is, when ion implantation is performed, a certain range is usually set, and the resist is formed of an inorganic carbon thin film at a position corresponding to the range.
It has been found that the carbon thin film prevents the infiltration of water vapor and that the inorganic carbonized resist has a high mechanical strength, and thus inhibits peeling of the resist from the substrate.

Based on such knowledge, the present inventors have searched for a solution, and have found that light plasma ashing prior to water vapor cleaning facilitates the removal of the resist, leading to the present invention.

This plasma ashing is performed with, for example, O 2 gas to the extent that the resist is not completely removed. It is sufficient to remove only about 10% of the thickness of the resist. Less than one minute is preferred. More preferably, it is 5 to 30 seconds, and still more preferably, 10 to 15 seconds.

The gas is preferably O 2 gas. Alternatively, a material obtained by adding a small amount of H 2 O gas to O 2 gas is preferable. H 2 O gas is preferably 0.1% (mol%) or less.
