本発明は粒状シリコンの製造方法に関し、特に光電変換装置に用いる粒状シリコンの製造方法に関する。

【従来の技術および発明が解決しようとする課題】
太陽電池の開発では、性能面での効率、資源の有限性、あるいは製造コストなどといった市場ニーズを捉えて開発がされている。その有望な太陽電池の一つとして、粒状シリコンを用いた光電変換素子が活発に開発されている。

現在、粒状シリコンを作製するための原料は、単結晶シリコン材料を粉砕した結果として発生するシリコンの微小粒子や流動床法によって気相合成された高純度シリコンを用いている。それら原料のサイズあるいは重量による分別を行った後に、赤外線や高周波コイルを用いて原料を容器内で溶融し、その後に自由落下させることで球状化させる方法(例えばWO99/22048号公報、米国特許第4188177号公報等を参照)や、同じく高周波プラズマ加熱溶融(特開平5−78115号)により球状化させる方法が用いられている。また、米国特許第4188177号では、落下により作製される球のうち、ティアー状の粒子はそれを構成する結晶粒子が3〜5個程度以下の結晶粒で構成された高い結晶性をもつとされている。

しかしながら、これらの方法では原料の重量の均一化や不純物量の制御といった点から問題があった。すなわち、重量のバラツキは、作られる球の大きさにそのまま反映されるため、均一な重量の原料が望まれる。従って、太陽電池に用いる粒状シリコンとして有効な大きさに対応する重量の原料を粉砕や分級などの手法で効率よく得ることはシリコンなどの金属材料では困難である。

また、そのように粉砕や分級された原料に半導体材料として一定の不純物を添加するには、初めから原料中に混入させたり、後から添加することが必要である。従って、その原料を作製する段階で例えば単結晶作製時に不純物を添加する方法や、粉砕後に気相中で不純物を添加して拡散する方法などが用いられる。しかし、粉砕をする工程においては、粉砕メディアからの汚染が生じることから工程が複雑になり、高価な設備を用るためにコスト増加が避けられない。

この問題を解決する方法として、一定の純度となるように添加する微量不純物を予め主原料と調合して坩堝の中で一旦溶融し、それを排出させると同時に粒子化する方法が取られている(米国特許第6074476号参照)。しかしながら、製造されるシリコン粒子は1mmを超える大きさの粒子であり、その後の熱処理によって粒子を一つずつ時間をかけて作製しているため、その生産性は極めて低いものである。すなわち、多数個のシリコン粒子を必要とする太陽電池を形成するための粒子の作製工程としては不向きなものである。

本発明では、太陽電池向けに用いる粒状シリコンを製造する場合に、その粒状シリコン結晶を安定して高効率に作製すると同時に、高い結晶性をもった粒状シリコンを低コストで製造可能とする粒状シリコンの製造方法を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するために、請求項1に係る粒状シリコンの製造方法では、坩堝のノズル部からシリコン融液を滴状に排出して落下させるとともに、このシリコン融液を落下中に冷却固化させて粒状シリコンを作製する粒状シリコンの製造方法において、前記シリコン融液を酸素及び窒素を含む雰囲気中で冷却固化させることを特徴とする。

【発明の実施の形態】
以下、本発明を添付図面に基づいて詳細に説明する。
図1は本発明に係る粒状シリコンの製造方法に用いる坩堝を示す図であり、1は全体として坩堝、2は本体部材、3はノズル部材である。

坩堝1は、円筒状の本体部材2とこの本体部材2の底部に取り付けられる円盤状のノズル部材3とで構成される。

以上のように、本発明に係る粒状シリコンの製造方法では、坩堝のノズル部からシリコン融液を滴状に排出して、その落下中に冷却・固化させる際の雰囲気に酸素及び窒素を存在させることで球同士の結合を防止することができ、粒子形状を制御すると共に均質化を容易に進めることが可能となり、粒状シリコンの高品質化が実現され、太陽電池に適した粒状シリコンを得ることができる。
