【発明の属する技術分野】
本発明は圧電体素子の製造方法に係り、特に、ウエハ面内の結晶配向を均一にし、圧電特性を均一にすることの可能な圧電体素子の製造方法に関する。

【従来の技術】
圧電体素子は、電気機械変換機能を呈する圧電体膜を2つの電極で挟んだ素子であり、圧電体膜は結晶化した圧電性セラミックスにより構成されている。

従来、圧電体素子の製造方法として、いわゆるゾルゲル法が知られている。すなわち、下部電極を形成した基板上に有機金属化合物のゾルを塗布して乾燥および脱脂させて圧電体の前駆体膜を形成する。この塗布、乾燥および脱脂の工程を所定回数実行した後、高温で熱処理して結晶化させる。これを更に厚膜化するには、結晶化した圧電体膜の上に更にゾルの塗布、乾燥および脱脂の工程、および結晶化工程を繰り返し実行する。

上記の有機金属化合物のゾルを脱脂させる方法としては、箱型乾燥機を用いるもの、ホットプレートを用いるものが知られている。

【発明が解決しようとする課題】
しかし、従来の脱脂工程では、圧電体の前駆体中に、圧電体結晶の核が形成されにくかった。そのため、結晶化させた際に目的とする結晶を得ることが困難であった。また、ウエハの面内における位置によって昇温レートにばらつきが生じるなど、脱脂条件がまちまちになっていた。そのため、結晶配向及び圧電体の特性にもばらつきが生じることがあった。

本発明は、目的とする良好な結晶性を得ることができ、かつ圧電特性の面内均一性を向上することのできる圧電体素子の製造方法を提供し、かかる均一性が向上した圧電体素子を提供することを目的とする。また、この圧電体素子を応用したインクジェットヘッドなどの液体吐出ヘッド及びその製造方法を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するため、本発明は、基板上に下部電極を形成する工程と、この下部電極上に圧電体膜を形成する工程と、この圧電体膜上に上部電極を形成する工程とを備える圧電体素子の製造方法であって、前記圧電体膜を形成する工程は、有機金属化合物のゾルを塗布する工程と、前記有機金属化合物のゾルを乾燥させる工程及びこれを脱脂させる工程により有機金属化合物のゾルをゲル化させる工程と、このゲル化した有機金属化合物を結晶化させる工程と、を備えた圧電体層の形成工程を複数回行なって積層する。そして、前記脱脂させる工程のうち、初回の脱脂時の昇温レートを、500℃/min以下として加熱する。また、この脱脂させる工程のうち、前記初回を除く少なくとも1回の脱脂時の昇温レートを、1000℃/min以上として加熱することが望ましい。

以下、本発明の実施の形態を、図面を参照して説明する。

(インクジェットプリンタの全体構成)
図1は、本実施形態の方法により製造される圧電体素子を備えたインクジェット式記録ヘッド(液体吐出ヘッド)が使用されるプリンタ(液体吐出装置)の構造の説明図である。このプリンタには、本体2に、トレイ3、排出口4および操作ボタン9が設けられている。さらに本体2の内部には、インクジェット式記録ヘッド1、供給機構6、制御回路8が備えられている。

インクジェット式記録ヘッド1は、本発明の製造方法で製造された圧電体素子を備えている。インクジェット式記録ヘッド1は、制御回路8から供給される吐出信号に対応して、ノズルから液体であるインクを吐出可能に構成されている。

図2は、本実施形態の方法により製造される圧電体素子を備えたインクジェット式記録ヘッドの構造の説明図である。インクジェット式記録ヘッド1は、図に示すように、ノズル板10、圧力室基板20および振動板30を備えて構成されている。このヘッドは、オンデマンド形のピエゾジェット式ヘッドを構成している。

圧力室基板20は、圧力室(キャビティ)21、側壁(隔壁)22、リザーバ23および供給口24を備えている。圧力室21は、シリコン等の基板をエッチングすることにより形成されたインクなどを吐出するために貯蔵する空間となっている。側壁22は圧力室21間を仕切るよう形成されている。リザーバ23は、インクを共通して各圧力室21に充たすための流路となっている。供給口24は、リザーバ23から各圧力室21にインクを導入可能に形成されている。なお圧力室21などの形状はインクジェット方式によって種々に変形可能である。例えば平面的な形状のカイザー(Kyser)形であっても円筒形のゾルタン(Zoltan)形でもよい。また圧力室が1室形用に構成されていても2室形に構成されていてもよい。

ノズル板10は、圧力室基板20に設けられた圧力室21の各々に対応する位置にそのノズル穴11が配置されるよう、圧力室基板20の一方の面に貼り合わせられている。ノズル板10を貼り合わせた圧力室基板20は、さらに筐体25に納められて、インクジェット式記録ヘッド1を構成している。

図3に、本実施形態の方法により製造されるインクジェット式記録ヘッドおよび圧電体素子のさらに具体的な構造を説明する断面図を示す。この断面図は、一つの圧電体素子の断面を拡大したものである。図に示すように、振動板30は、絶縁膜31より構成され、圧電体素子40は下部電極32上に圧電体薄膜層41および上部電極42を積層して構成されている。特にこのインクジェット式記録ヘッド1は、圧電体素子40、圧力室21およびノズル穴11が一定のピッチで連設されて構成されている。このノズル間のピッチは、印刷精度に応じて適宜設計変更が可能である。例えば400dpi(dot per inch)になるように配置される。

絶縁膜31は、導電性でない材料、例えば二酸化珪素(SiO2)により構成され、圧電体層の変形により変形し、圧力室21の内部の圧力を瞬間的に高めることが可能に構成されている。

絶縁膜31上には下部電極32を形成するが、絶縁膜31と下部電極32との間に、酸化ジルコニウムからなるバッファ層や20nm程度のチタン又は酸化チタンの膜(密着層)を形成しても良い。

(印刷動作)
上記インクジェット式記録ヘッド1の構成において、印刷動作を説明する。制御回路8から駆動信号が出力されると、供給機構6が動作し用紙5がヘッド1によって印刷可能な位置まで搬送される。制御回路8から吐出信号が供給されず圧電体素子40の下部電極32と上部電極42との間に電圧が印加されていない場合、圧電体薄膜層41には変形を生じない。吐出信号が供給されていない圧電体素子40が設けられている圧力室21には、圧力変化が生じず、そのノズル穴11からインク滴は吐出されない。

一方、制御回路8から吐出信号が供給され圧電体素子40の下部電極32と上部電極42との間に一定電圧が印加された場合、圧電体薄膜層41に変形を生じる。吐出信号が供給された圧電体素子40が設けられている圧力室21ではその振動板30が大きくたわむ。このため圧力室21内の圧力が瞬間的に高まり、ノズル穴11からインク滴が吐出される。ヘッド中で印刷させたい位置の圧電体素子に吐出信号を個別に供給することで、任意の文字や図形を印刷させることができる。

(製造方法)
次に、この実施形態による圧電体素子の製造方法を、インクジェット式記録ヘッドの製造方法と併せて説明する。図4及び図5は、本実施形態の方法による圧電体素子の製造工程断面図である。

絶縁膜形成工程(S1)
絶縁膜形成工程は、シリコン基板20に絶縁膜31を形成する工程である。シリコン基板20の厚みは、側壁の高さが高くなりすぎないように、例えば200μm程度のものを使用する。絶縁膜31は例えば1μm程度の厚みに形成する。絶縁膜の製造には公知の熱酸化法等を用い、二酸化珪素の膜を形成する。なお、絶縁膜31の上に、400nm程度の酸化ジルコニウムからなるバッファ層(図示せず)を形成してもよい。このバッファ層の上に、厚さ5nm〜40nm、更に好ましくは20nm程度のチタン膜又は酸化チタン膜(密着層:図示せず)を更に形成しても良い。この密着層は、絶縁膜31と下部電極32との密着性を向上させる。

下部電極形成工程(S2)
この下部電極形成工程は、絶縁膜31又は密着層の上に下部電極32を形成する工程である。下部電極32は、例えば白金層を100nm〜200nmの厚みで積層する。これらの層の製造は公知の電子ビーム蒸着法、スパッタ法等を用いる。なお、下部電極32の組成はこれに限らず、イリジウム(例えば20nm)/白金(例えば60nm)/イリジウム(例えば20nm)の積層構造としてもよい。

更に、白金膜上に、チタン(Ti)の種層を好ましくは2nm〜20nm、更に好ましくは5nmの厚みで形成する。このチタン種層の形成には、例えば公知の直流スパッタ法等を用いる。この種層は一様の厚みで形成するが、場合によって島状となっても構わない。

圧電体前駆体膜の形成(S3、S4)
次に、下部電極32上に圧電体前駆体膜411’を成膜する。圧電体前駆体膜411’は、後述の処理で結晶化されて圧電体薄膜の第1層411となる以前の、非晶質膜として構成される。本実施例ではPZT前駆体膜をゾル・ゲル法で成膜する。

ゾル・ゲル法とは、金属アルコキシド等の金属有機化合物を溶液系で加水分解、重縮合させるものである。具体的には、まず、基板上に金属有機化合物を含む溶液(ゾル)411”を塗布し、乾燥させる(S3)。用いられる金属有機化合物としては、無機酸化物を構成する金属のメトキシド、エトキシド、プロポキシド、ブトキシド等のアルコキシドやアセテート化合物等が挙げられる。硝酸塩、しゅう酸塩、過塩素酸塩等の無機塩でも良い。

本実施形態においては、PZT膜の出発原料として、Pb(CH3COO)2・3H2O、Zr(t−OCH4H9)4、Ti(i−OC3H7)4の混合溶液(ゾル)を用意する。この混合溶液を1500rpmで0.1μmの厚さにスピンコーティングする。塗布した段階では、PZTを構成する各金属原子は有機金属錯体として分散している。

塗布後、一定温度で一定時間乾燥させ、ゾルの溶媒を蒸発させる。例えば、乾燥温度は例えば150℃以上200℃以下に設定する。好ましくは、180℃で乾燥させる。乾燥時間は例えば5分以上15分以下にする。好ましくは10分程度乾燥させる。

乾燥後、さらに大気雰囲気下において一定の脱脂温度で一定時間脱脂する(S4)。脱脂温度は、300℃以上500℃以下の範囲が好ましい。この範囲より高い温度では結晶化が始まってしまい、この範囲より低い温度では、十分な脱脂が行えないからである。好ましくは360℃〜400℃程度に設定する。脱脂時間は、例えば5分以上90分以下にする。この範囲より長い時間では結晶化が始まってしまい、この範囲より短い時間では十分に脱脂されないからである。好ましくは10分程度脱脂させる。脱脂により金属に配位している有機物が金属から解離し酸化燃焼反応を生じ、大気中に飛散する。

最初の脱脂では、初回の脱脂時の昇温レートを500℃/min以下としている。昇温レートを低くしてゆっくり加熱することにより、脱脂条件が均一となるようにし、第1のゾル膜411”内に多数の小さな種結晶を生じさせることができる。昇温レートを500℃/min以下に制御するには、ゾルの塗布された常温の基板を、例えば常温のアルミニウム基板上に置き、これを400℃に加熱されたホットプレート上に置けばよい。これにより昇温レートは約430℃/minとなる。ゾルが塗布された面をホットプレートの載置面と反対側にすることにより、基板側から加熱することができるため、均一かつ効率的に脱脂を行なうことができる。

以上の塗布・乾燥・脱脂の工程を所定回数、例えば2回繰り返して2つのゲル層からなる圧電体前駆体膜の第1層411’を形成する。この場合、2回目の脱脂工程でも、初回の脱脂工程と同様に500℃/min以下の昇温レートで加熱することが望ましい。なお、これら塗布・乾燥・脱脂の繰り返し回数は2回に限らず、1回のみでもよいし、3回以上でもよい。

結晶化工程(S5)
上記の工程によって得られた圧電体前駆体膜の第1層411’を加熱処理することによって結晶化させ、圧電体薄膜の第1層411を形成する。焼結条件は材料により異なるが、本実施形態ではO2雰囲気下において、700℃で30分間加熱を行う。加熱装置としては、拡散炉を使用することができるほか、RTA(Rapid Thermal Annealing)装置でもよい。この結晶化により、圧電体膜の第1層411が形成される。本実施形態によれば、結晶化されたPZTは(100)面配向度が80%以上を示すため、圧電特性に優れた圧電体膜を形成することができる。しかも基板面内のばらつきが少なく基板全体にわたって良好な特性を得ることができる。

圧膜化工程(S6)
次に、ゾルの塗布・乾燥・脱脂を2回繰返し、更に結晶化させるという上述と同様の工程を、5回繰り返す。したがって、ゾルの塗布1回あたりの膜厚が0.1μmの場合には、圧電体膜41全体の膜厚は1μmとなる。図6は、圧電体素子の詳細な層構造を示す一部断面図である。最初の結晶化工程で形成された圧電体膜の第1層411の上に、複数の圧電体膜の層412、413、414、415が積層される。

初回の結晶化より後に行なわれる脱脂工程では、昇温レートを1000℃/min以上とする。昇温レートを1000℃/min以上に制御するには、ゾルの塗布された常温の基板を例えば400℃に加熱されたホットプレート上に直接置けばよい。これにより昇温レートは約25000℃/minとなる。

昇温レートを初回より高くして速く加熱することで、ゾル膜内には種結晶が生じにくくなる。種結晶が生じにくいため、それ以前に結晶化された圧電体結晶を核として、後の結晶化工程における結晶成長が行なわれる。従って、圧電体結晶が上下層で不連続になることを防止することができる。以上のように、初回の脱脂時の昇温レートを、他の回の脱脂時の昇温レートより低くして加熱することにより、1層目411には粒径の小さな柱状結晶が形成され、2層目以降の412〜415には1層目の柱状結晶と連続し且つこれより粒径の大きな柱状結晶が形成される。また、本実施形態によれば、結晶化されたPZTは下層の影響を受けて(100)面配向度が80%以上となり、しかも基板面内のばらつきを小さくすることができる。

なお、この圧膜化工程に先立ち、下部電極32と圧電体薄膜の第1層411とを所定形状にパターニングしてもよい。この場合、圧膜化工程で積層される圧電体薄膜の最初の層である第2層412を形成する際の脱脂時の昇温レートを、第1層411を形成する際の脱脂時の昇温レートと同様に低くすることが好ましい。

以上により形成された圧電体薄膜41上に上部電極42を形成する。具体的には、上部電極42として白金(Pt)を100nmの膜厚にDCスパッタ法で成膜する。

次に、上部電極42上にレジストをスピンコートした後、インク室が形成されるべき位置に合わせて露光・現像してパターニングする。残ったレジストをマスクとして上部電極42、圧電体薄膜41をイオンミリング等でエッチングする。以上の工程により、個々の圧電体素子40が形成される。

インクジェット式記録ヘッドの形成(S9、S10)
更に、インク室基板20にインク室21を形成し、ノズル板10を形成する。具体的には、インク室基板20に、インク室が形成されるべき位置に合わせてエッチングマスクを施し、例えば平行平板型反応性イオンエッチング等の活性気体を用いたドライエッチングにより、予め定められた深さまでインク室基板20をエッチングし、インク室21を形成する。エッチングされずに残った部分は側壁22となる。

最後に、樹脂等を用いてノズル板10をインク室基板20に接合する。ノズル板10をインク室基板20に接合する際には、ノズル11がインク室21の各々の空間に対応して配置されるよう位置合せする。以上の工程により、インクジェット式記録ヘッドが形成される。
