本発明は、薄膜光電変換モジュールに係り、特には、棒状のアンテナ型電極を有するCVD装置で多結晶シリコン薄膜層を形成した、非晶質シリコン/多結晶シリコンのハイブリッド型光電変換素子モジュールに関する

【従来の技術】
一般に、薄膜光電変換モジュールを製造する場合、光電変換層の製膜速度に依存する製膜装置のコストが、モジュールの製造原価に対して大きな比重を占める。特に非晶質シリコン/多結晶シリコンのタンデム型光電変換素子モジュールの場合、光電変換層は非晶質セルだけでなく、その5〜10倍の光電変換層厚みが必要な多結晶セルのを製膜する必要があり、高速で大面積に多数枚同時に安定して製膜するための装置が必須である。

ところで通常、薄膜光電変換モジュールは、複数の薄膜光電変換セルをガラス基板上で相互に直列接続した構造を有している。それぞれの薄膜光電変換セルは、一般的には、ガラス基板上への前面透明電極層、薄膜光電変換ユニット、及び金属裏面電極層の成膜とパターニングとを順次行うことにより形成されている。

このような薄膜光電変換モジュールには、光電変換効率を向上させることが求められている。タンデム型構造は、前面透明電極層と金属裏面電極層との間に吸収波長域が互いに異なる複数の薄膜光電変換ユニットを積層するものであり、入射光をより有効に利用可能とする構造として知られている。

タンデム型構造の1種であるハイブリッド型構造では、それら薄膜光電変換ユニット間で、薄膜光電変換ユニットの主要部である光電変換層の結晶性が異なっている。例えば、ハイブリッド型構造の薄膜光電変換モジュールにおいては、光入射側(または前面側)の薄膜光電変換ユニットの光電変換層としてより広いバンドギャップを有する非晶質シリコン層が使用され、裏面側の薄膜光電変換ユニットの光電変換層としてより狭いバンドギャップを有するポリシリコン層が使用される。

【発明が解決しようとする課題】
本発明は、上記問題点に鑑みてなされたものであり、安価な非晶質シリコン/多結晶シリコンのタンデム型光電変換素子モジュール及びその製造方法を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するに当たり、本発明者らは、棒状のアンテナ電極を有するCVD装置による多結晶シリコンの製膜について調べた。その結果、十分な太陽電池特性を有するハイブリッド型光電変換素子モジュールが高い生産性で製造できることを見出した。

すなわち、本発明によると、安価な非晶質シリコン/多結晶シリコンのハイブリッド型光電変換素子モジュール及びその製造方法が提供される。

なお、ここで使用する用語「結晶質」は、多結晶及び微結晶を包含する。また、用語「多結晶」及び「微結晶」は、部分的に非晶質を含むものをも意味するものとする。

【発明の実施の形態】
以下、本発明の実施形態について図面を参照しながらより詳細に説明する。なお、各図において同様の部材には同一の参照符号を付し、重複する説明は省略する。

図2に示すように、モジュール1の薄膜光電変換セル10は、透明基板2上に、透明前面電極層3、非晶質光電変換層を備えた第1の薄膜光電変換ユニット4a、結晶質光電変換層を備えた第2の薄膜光電変換ユニット4b、及び金属裏面電極層5、封止樹脂層6、有機保護層7を順次積層した構造を有している。すなわち、このモジュール1は、透明基板2側から入射する光を、ハイブリッド型構造を形成する光電変換ユニット4a、4bによって光電変換するものである。

次に、このハイブリッド型光電変換素子モジュールの各構成要素について説明する。

透明基板2としては、例えば、ガラス板や透明樹脂フィルムなどを用いることができる。ガラス板としては、大面積な板が安価に入手可能で透明性、絶縁性が高い、SiO2、Na2O及びCaOを主成分とする両主面が平滑なフロート板ガラスを用いることができる。

透明前面電極層3は、ITO膜、SnO2膜、或いはZnO膜のような透明導電性酸化物層等で構成することができる。導電性は一般にシート抵抗(Ω/□)で表すことができる。透明前面電極層3は単層構造でも多層構造であっても良い。透明前面電極層3は、蒸着法、CVD法、或いはスパッタリング法等それ自体既知の気相堆積法を用いて形成することができる。

透明前面電極層3の表面には、微細な凹凸を含む表面テクスチャ構造を形成することが好ましい。透明前面電極層3の表面にこのようなテクスチャ構造を形成することにより、光電変換ユニット4への光の入射効率を向上させることができる。表面テクスチャ構造を形成する方法に特に制限はなく、公知の様々な方法を用いることができる。透明全面電極層3の表面テクスチャーの度合いは、両主面が平滑な透明基板2の上に透明前面電極層3が形成された状態で、C光源で測定したヘイズ率により表される。

薄膜光電変換ユニット4aは非晶質光電変換層を備えており、例えば、透明前面電極層3側からp型シリコン系半導体層、シリコン系光電変換層、及びn型シリコン系半導体層を順次積層した構造を有する。これらp型半導体層、非晶質光電変換層、及びn型半導体層はいずれもプラズマCVD法により形成することができる。

一方、薄膜光電変換ユニット4bは結晶質光電変換層を備えており、例えば、薄膜光電変換ユニット4a側からp型シリコン系半導体層、シリコン系光電変換層、及びn型シリコン系半導体層を順次積層した構造を有する。これらp型半導体層、結晶質光電変換層、及びn型半導体層はいずれもプラズマCVD法により形成することができる。

これら薄膜光電変換ユニット4a、4bを構成するp型半導体層は、例えば、シリコンまたはシリコンカーバイドやシリコンゲルマニウム等のシリコン合金に、ボロンやアルミニウム等のp導電型決定不純物原子をドープすることにより形成することができる。また、非晶質光電変換層及び結晶質光電変換層は、非晶質シリコン系半導体材料及び結晶質シリコン系半導体材料でそれぞれ形成することができ、そのような材料としては、真性半導体のシリコン(水素化シリコン等)やシリコンカーバイド及びシリコンゲルマニウム等のシリコン合金等を拳げることができる。また、光電変換機能を十分に備えていれば、微量の導電型決定不純物を含む弱p型もしくは弱n型のシリコン系半導体材料も用いられ得る。さらに、n型半導体層は、シリコンまたはシリコンカーバイドやシリコンゲルマニウム等のシリコン合金に、燐や窒素等のn導電型決定不純物原子をドープすることにより形成することができる。

以上のように構成される薄膜光電変換ユニット4aと薄膜光電変換ユニット4bとでは互いに吸収波長域が異なっている。例えば、薄膜光電変換ユニット4aの薄膜光電変換層を非晶質シリコンで構成し、薄膜光電変換ユニット4bの薄膜光電変換層を結晶質シリコンで構成した場合には、前者に550nm程度の光成分を最も効率的に吸収させ、後者に900nm程度の光成分を最も効率的に吸収させることができる。

薄膜光電変換ユニット4aの厚さは、0.01μm〜0.5μmの範囲内にあることが好ましく、0.1μm〜0.3μmの範囲内にあることがより好ましい。

一方、薄膜光電変換ユニット4bの厚さは、0.1μm〜10μmの範囲内にあることが好ましく、0.1μm〜5μmの範囲内にあることがより好ましい。すなわち、薄膜光電変換ユニット4bの厚さは、薄膜光電変換ユニット4aの厚さの数倍から10倍程度であることが好ましい。これは、非晶質光電変換層に比べ、結晶質光電変換層は光吸収系数が小さいためである。

金属裏面電極層5は電極としての機能を有するだけでなく、透明基板2から光電変換ユニット4a、4bに入射し金属裏面電極層5に到着した光を反射して光電変換ユニット4a、4b内に再入射させる反射層としての機能も有している。金属裏面電極層5は、銀やアルミニウム等を用いて、蒸着法やスパッタリング法等により、例えば200nm〜400nm程度の厚さに形成することができる。

なお、金属裏面電極層5と光電変換ユニット4bとの間には、例えば両者の間の接着性を向上させるために、ZnOのような非金属材料からなる透明電導性薄膜(図示せず)を設けることができる。

モジュール1の透明基板2上に形成された各薄膜光電変換セル10は、封止樹脂層6を介して有機保護層7により封止されている。この封止樹脂層6は、有機保護層をこれらセル10に接着することが可能な樹脂が用いられる。そのような樹脂としては、例えば、EVA(エチレン・ビニルアセテート共重合体)、PVB(ポリビニルブチラール)、PIB(ポリイソブチレン)、及びシリコーン樹脂等を用いることができる。また、有機保護層7としては、ポリフッ化ビニルフィルム(例えば、テドラーフィルム(登録商標名))のようなフッ素樹脂系フィルム或いはPETフィルムのような耐湿性や耐水性に優れた絶縁フィルムが用いられる。有機保護層は、単層構造でもよく、これらを積層した積層構造であってもよい。さらに、有機保護層は、アルミニウム等からなる金属箔がこれらのフィルムで挟持された構造を有してもよい。アルミニウム箔のような金属箔は耐湿性や耐水性を向上させる機能を有するので、有機保護層をこのような構造とすることにより、薄膜光電変換セル10より効果的に水分から保護することができる。これら封止樹脂層6/有機保護層7は、真空ラミネート法により薄膜光電変換モジュール1の裏面側に同時に貼着することができる。

図2に示すように、薄膜光電変換モジュール1には、上記薄膜を分割する第1、第2の分離溝21、22と接続溝23とが設けられている。これら第1、第2の分離溝21、22及び接続溝23は、互いに平行であって、紙面に対して垂直な方向に延在している。なお、隣り合うセル10間の境界は、第2の分離溝22によって規定されている。

第1の分離溝21は、透明前面電極層3をそれぞれのセル10に対応して分割しており、透明前面電極層3と薄膜光電変換ユニット4aとの界面に開口を有し且つ基板2の表面を底面としている。この第1の分離溝21は、薄膜光電変換ユニット4aを構成する非晶質によって埋め込まれており、隣り合う透明前面電極層3同士を電気的に絶縁している。

第2の分離溝22は、第1の分離溝21から離れた位置に設けられている。第2の分離溝22は、薄膜光電変換ユニット4a、4b、及び金属裏面電極層5をそれぞれのセル10に対応して分割しており、金属裏面電極層5と樹脂封止層6との界面に開口を有し且つ透明前面電極層3の表面を底面としている。この第2の分離溝22は、封止樹脂層6によって埋め込まれており、隣り合うセル10間で金属裏面電極層6同士を電気的に絶縁している。

接続溝23は、第1の分離溝21と第2の分離溝22との間に設けられている。接続溝23は、薄膜光電変換ユニット4a、4bを分割しており、薄膜光電変換ユニット4bと金属裏面電極層5との界面に開口を有し且つ透明前面電極層3の表面を底面としている。この接続溝23は、金属裏面電極層5を構成する金属材料で埋め込まれており、隣り合うセル10の一方の金属裏面電極層5と他方の透明前面電極層3とを電気的に接続している。すなわち、接続溝23及びそれを埋め込む金属材料は、基板1上に並置されたセル10同士を直列接続する役割を担っている。

光電変換ユニット4aの製膜は、製膜室構成を図5(c)に示す多室のインライン装置を用いて、その製膜室の側面図を図5(a)に示す装置を用いて製膜した。この製膜室はいわゆる縦型CVD装置で、2枚の縦長に設置された基板2枚が同時に処理可能な、平行平板電極25を具備する容量結合型CVD装置である。図5で各々LCは搬入室、HCは昇温室、p層Cはp層製膜室、i層Cはi層製膜室、n層Cはn層製膜室、UCは搬出室である。以下ではp層C、i層C、n層C等を含め製膜室をPCとする。

平行平板電極25を具備する容量結合型CVD装置においては、製膜室の中央に基板加熱ヒータ27が設置され、高周波電源に接続されガス導入が行われる平行平板電極25が両側に設置されている。このとき、平行平板電極25は、図5の25−1のように製膜室の壁とは別に存在する場合もあるが、いわゆるイクスターナル電極25−2として製膜室の壁と兼用される場合もある。

従来、光電変換ユニット4bの製膜も図5に示す平行平板電極25を具備する容量結合型CVD装置により実施されてきたが、同時に処理可能な製膜面が2面のみで、また光電変換ユニット4aに比べ厚く積む必要がある光電変換ユニット4bの製膜速度が十分大きくできないという問題があった。

そこで、本発明に於いては、光電変換ユニット4bの製膜は、その製膜室の側面図を側面図を図6(a)に示す装置を用いて製膜した。この製膜室はいわゆる縦型CVD装置で、複数の縦長に設置された基板が同時に処理可能な、具体的には3つの製膜空間で同時に6枚の基板が処理可能な、13.56MHz〜80MHz〜3GHzの複数の周波数から選択される周波数の電源から電力が供給される棒状電極26を具備するインダクタンス結合型CVD装置である。

13.56、VHF、MWの周波数変更が可能であることが好ましい。また製膜の途中で、周波数を変更したり、本発明の他の棒状電極26による製膜を実施することで、膜質を最適化することができる。縦型CVDを用いることで、一辺1mもある大面積基板を処理する場合でも、基板、アンテナの撓みの影響を受けずに製膜することが可能である。さらに、製膜中に装置内に粉が発生しても、基板の製膜面への粉の落下及び付着を回避することができる。

図6の棒状電極26はU字型のアンテナ電極25−1である。図6の装置において、光電変換ユニット4bの製膜をアンテナ電極25−1の代わりにワイヤ電極26−2を用いても良い。ワイヤ電極26−2においてもアンテナ電極26−1と同様にU字形のものが用いられる。

さらに、1GHz以上のマイクロ波を導入する場合には、棒状電極26としてマイクロ波電極26−3を図9(a)、(b)に示す様に直線状に鉛直に複数本並べた装置が用いられる。

アンテナ電極26−1としてはブラスト処理を施したステンレスの棒が用いられる。アンテナの一方の端は同軸ケーブルで高周波電源に接続されており、他方の端は接地される。この状態で、電源側と接地側が交互になるようにアンテナは配置される。

また、アンテナ電極26−1の断面形状としては真円が一般的だが、扁平な楕円のものを用い、基板面に対して扁平な面を向けて配置することにより、膜厚分布を小さくすることができる。更に、アンテナ電極26−1として中空のパイプを使用し製膜ガスの供給にもちいることができる。この場合、断面形状が楕円の中空パイプを用い、基板面に対しない曲率が大きな面に複数のガス吹き出し孔を設けることにより、基板間の膜厚差を小さくすることができる。

図6(b)の製膜装置で製膜する場合に、アンテナ電極26−1に供給する高周波電力の位相を隣り合うアンテナ電極26−1で互いに逆位相にすることが重要である。電力供給は、1つの電源から複数の隣接するアンテナ電極26−1に供給する場合と、複数の電源から複数の隣接するアンテナ電極26−1に供給する場合とがあるが、その場合も、電源の間で位相を制御することにより、隣接する給電部には逆位相となるようにする。

図8にアンテナ電極26−1への電力供給の方法を示す。ファンクションジェネレータで発生させた高周波を、高周波アンプで電流増幅し、分波器で所定の電力供給数に分波する。分波器で分波された高周波は、アンテナ電極26−1からの反射波をダミーロードへと導くサーキュレータを介してCVD装置壁28のOリングまたはガイシ付フランジ29を通して装置内のアンテナ電極26−1に供給される。

マイクロ波を棒状電極26に供給する場合には、棒状電極26は誘電体管32内に導波管31を通した図9の構造のマイクロ波電極26−3となる。さらに、誘電体管32と導波管31との間に導電体33を設置し放電の広がりを制御することが可能である。この誘電体管32内は真空または窒素ガスが流れている。通常、誘電体管32としては石英管が、導波管31及び導電体33としてはステンレス製の管を用いられる。

導電体33が存在する方向へのマイクロ波の放射は制限されるので、図9の断面図の左右に基板が配置された状態で製膜する。導電体33は軸方向に細長い開孔を有するが、部分的に閉じた環として導電体管33としての強度を保持したりマイクロ波の製膜室内への放射を制御したりしても良い。更に、図9(b)のように管ではなく2枚の細長い金属板であっても良い。特に、図9(a)とは逆の曲率の管の一部を2枚の細長い金属板として用いることで、マイクロ波の製膜室内への放射を良好なものとし膜厚及び膜質の基板内での均一性を向上させることができる。

図6に示すように基板2の製膜面と棒状電極26との間の距離34(ES)は、基板枠35の厚みを調整し、基板面保持板36の棒状電極26からの距離を変化させることにより0cmから棒状電極中心軸間距離37の間で可変とする。

ワイヤ電極26−2としては、線状或いは板状の遷移金属を直線或いはコイル状に巻いた形状の物をU字型に曲げたものが使用される。この場合図6(b)のような配置となる。図7(b)のように直線状のワイヤ電極26−2とし、装置の上下から電力を供給する場合もある。ワイヤ電極26−2はCVD装置壁28の電流導入ポートに接続され装置外の電源から電力が供給される。装置内の各ワイヤ電極26−2は電源に対して互いに並列又は直列に接続される。ワイヤ電極26−2に使用する金属材料としてはタンタル、タングステン、モリブデン等がある。ワイヤ電極26−2による多結晶シリコン薄膜の基板2上への製膜は、ワイヤ電極26−2を通常1000℃〜2000℃、好ましくは1300℃〜1700℃に通電により加熱することで水素希釈のシランガスの分解により実施される。

例えば、LC−PCの構成の装置においては、基板加熱をワイヤ電極26−2で行い、その初期に製膜ガスを導入し初期膜を形成する方法が考えられる。昇温及び初期膜形成終了後にワイヤ電極26−2への電力投入は中止され、プラズマ放電による製膜を開始する。

各棒状電極26での放電を確実に実施するために、各棒状電極26あるいは各放電領域38に図6のように放電点火装置39を設けることができる。また、比較的高圧で製膜する場合には、レーザ光を放電領域38に照射することにより、放電を確実に開始することができる。

本CVD装置の室構成は、インライン、インターバック、枚葉等の方式が考えられる。例えば、インラインでの構成は、図10(a)のようにLC(搬入室)、HC(昇温室)、PC(製膜室)、UC(搬出室)の順が考えら、3セットの基板が配置されたカートがこの順でCVD装置の各室を移動することにより、真空排気、昇温、製膜、大気導入等が順序通りに実施される。

本CVD装置においては、棒状電極26へのシリコン膜の付着や、プラズマ中で発生するポリシランの粉のPC内壁への付着が起こるためCF4、CFmHn(m+n=4)、ClF3、C2F6、SF6、NF3、ClF3等やこれらの混合ガスを用いたクリーニングが有効であり、その際プラズマの放電を活用することができる。必要に応じてクリーニングガスにO2、H2、Ar、N2、Heから選ばれる1つ以上のガスを混合する場合もある。特に、室構成が図10(b)のULC(搬入出室)−HC−PCあるいは(c)のULHC(搬入出昇温室)−PCのインターバックの場合には、HCあるいはULHCでの加熱中にPCをプラズマクリーニングすることによって製造タクトを短縮したりメンテナンス周期を延長したりすることができる。更に、マイクロ波電極26−3を具備するCVD装置で製膜する場合には、誘電体管32の表面に付着したシリコン膜或いは粉をクリーニングにより除去することにより安定した製膜が実施でき、特に有効である。

本CVD装置を図10(d)のように、光電変換ユニット4aのCVD装置と真空を破ることなくインラインで繋ぎ製造装置としての生産性を上げることが可能である。

本装置において、ローターリーポンプ、メカニカルブースターポンプ、ターボポンプ、ドライポンプ等のポンプによる排気は、チャンバー周辺部、棒状電極26、あるいは後述するプレート40等から行われる。本CVD装置では6枚の基板に同時に製膜するために大量の製膜ガスを流す。このため装置内で発生する粉に対する対策が必要である。例えば、排気配管に粉をトラップするフィルターを設け、更に排気配管を2系列以上並列に設け、定期的にフィルター交換を実施する方法などが考えられる。

(実施例)
以下に示す手順で、図1、2に示す薄膜光電変換モジュール1を、図5〜15の装置を用いて、表3、表4の条件で製膜し作製し、表5、表6の結果を得た。

まず、一方の主面に厚み800nmのSnO2膜3を有する910mm×910mm×5mmtのガラス基板を準備した。このガラス基板のヘイズ率は13%、シート抵抗は12Ω/□であった。

次に、YAG IRパルスレーザを用いて基板2にSnO2膜側からレーザビームを照射しスキャンすることにより、 SnO2膜3を複数の帯状パターンへと分割する幅40μmの分離溝21を形成した。

この分離溝21は、SnO2膜3を複数の帯状パターンに分割する。スクライブライン間の距離は8.9mmであり、100個の幅8.9mm長さ904mmの帯状パターンが基板2の中央に形成される。

さらに、薄膜光電変換モジュール1の集積方向50に平行な基板2の2つの辺から5mm内側においてレーザースクライブにより周辺絶縁溝11を形成する。図3に示すように、この位置は、基板2を基板面保持板36の上にセットした際、基板保持板36の縁から約1mm基板2の内側の位置となる。この周辺絶縁溝11は複数本で形成することにより絶縁性を確実にすることが好ましい。具体的には、第1周辺絶縁溝11−1から内側に約0.7mmの距離にレーザースクライブにより幅約100μmの第2周辺絶縁溝11−2を形成し、さらに第2周辺絶縁溝11−2から内側に約0.7mmの距離にレーザースクライブにより幅約100μmの第3周辺絶縁溝11−3を形成した。

この時、図4に示すように3本の周辺絶縁溝11を挟んで約8mmの間隔を空けてメガテスターの探針51を当てて、250Vの電圧を印可し測定したときに0.5MΩ以上の絶縁性を得ることができた。これら第1〜第3の周辺絶縁溝11−1〜3はいずれも分離溝21の端部から基板2の内側に形成されており、SnO2膜3を周縁部とセル集積領域に絶縁する。

その後、洗浄及び乾燥を行い、さらに、プラズマCVD法により、 SnO2膜3上に膜厚200nm〜350nmの薄膜光電変換ユニット4aを成膜した。なお、この光電変換ユニット4aは、光電変換層としてノンドープの非晶質シリコン層を有しており、p−i−n接合を形成している。光電変換ユニット4aの製膜は、製膜室構成を図5(c)に示す多室のインライン装置を用いて、その製膜室の側面図を図5(a)に示す装置を用いて13.56MHzの周波数のRF電源から平行平板電極25に電力を供給し2枚の基板2を同時に製膜した。

図19は、上記のラマン測定と同様のサンプルでSIMSによる不純物分析を実施例9Aについて実施した結果である。多結晶シリコン薄膜中の不純物量は窒素が1E+17、炭素が2E+18、酸素が5E+18atoms/cc程度であった。ガラス基板2上に表面が凹凸なSnO2膜を製膜し、その上にシリコン薄膜を製膜しているので、SIMSにより深さ方向に掘って分析した場合、界面部分でスペクトルの立ち上がり(立ち下がり)はどうしてもシャープにならずブロードになってしまう。

TECHNICAL FIELD OF THE INVENTION

The present invention has been made in view of the above problems, and has as its object to provide an inexpensive amorphous silicon / polycrystalline silicon tandem-type photoelectric conversion element module and a method of manufacturing the same.

In order to solve the above-mentioned problems, the present inventors have studied a polycrystalline silicon film formation using a CVD apparatus having a rod-shaped antenna electrode. As a result, they have found that a hybrid photoelectric conversion element module having sufficient solar cell characteristics can be manufactured with high productivity.
