の容易な互換性を持って、直接上書きすること(DOW(direct overwrite))

光記録は、収束されたレーザ光ビームを用いて、結晶性薄膜にサブミクロンの大
きさのアモルファスの記録マークを形成することを伴う。情報を記録する間、媒
体は、記録されるべき情報に応じて変調される上記収束されたレーザ光ビームに
対して移動する。このため、相変化記録層において急冷が起こり、この急冷によ
り、未露光領域では結晶性のままである記録層の露光領域にアモルファスの情報
ビットが形成される。書き込まれたアモルファスのマークの消去は、同じレーザ
を用いた加熱による再結晶化によって実現される。該アモルファスのマークは、
データビットを表し、低パワーの収束されたレーザ光ビームによって、基板を介

565号公報から知られている。既知の相変化型の媒体は、第1の誘電体層、相
変化材料であるGe−Sb−Te合金よりなる記録層、第2の誘電体層及び金属
反射層が順次積層されてなる積層体を支持するディスク状の基板を有している。
このような積層体は、IPIM構造と言うことができる。ここで、Mは反射層す
なわちミラー層を意味し、Iは誘電体層を意味し、Pは相変化記録層を意味する
。上記特許公報には、三元組成図(図5)において、化学量論組成Ge2Sb2 Te5付近の、Ge−Sb−Te組成が結晶化し始める70ナノ秒のパルス時間
の軌跡が開示されている。この時間は、完全消去時間CETと同じではなく、C
ETよりも短い。完全消去時間CETは、結晶状態において書込まれたアモルフ
ァスのマークを完全に結晶化させるための消去パルスの最小持続時間として定義
され、静的に測定される。アモルファスのマークの完全な消去のために、2つの
プロセス、すなわち核形成及び粒子の(結晶)成長が必要である。上述した特許
公報において述べられている時間は、核形成時間、すなわち最初に微結晶(crys
tallite)が観察される時間である。完全な消去、すなわちアモルファスのマー
クの完全な結晶化は、更に10ナノ秒又はそれ以上の時間を要する。上述した特
許公報は、三元組成図におけるGeTe−Sb2Te3接続線(tie-line)上の
組成がより速く結晶化することを教示している。例えば、化学量論組成Ge2S
b2Te5(原子百分率ではGe22.2Sb22.2Te55.6)は50ナ
ノ秒の核形成時間を持つことが示されている。本出願人による実験は、この化合
物が53ナノ秒のCET値を持つことを示している。

クの完全な結晶化は、更に10ナノ秒又はそれ以上の時間を要する。上述した特
許公報は、三元組成図におけるGeTe−Sb2Te3接続線(tie-line)上の
組成がより速く結晶化することを教示している。例えば、化学量論組成Ge2S
b2Te5(原子百分率ではGe22.2Sb22.2Te55.6)は50ナ
ノ秒の核形成時間を持つことが示されている。本出願人による実験は、この化合
物が53ナノ秒のCET値を持つことを示している。

トする。x=0.00、すなわち純粋な化合物Ge2Sb2Te5である場合に
は、CET値は53ナノ秒になる。Teが少量添加される(x=0.01)と、
CET値は50ナノ秒未満に低下する。図1及び図3における頂点Cに対応する
x=0.43(原子百分率ではGe20.5Sb20.5Te59.0)までは
、CETは50ナノ秒未満のままである。それどころか、xが0.02〜0.3
5の場合には、CETは45ナノ秒未満のままである。実施例5(x=0.23
)は、上記接続線上に位置している。

Claims (9)
- 【請求項1】 第1の誘電体層と、Ge、Sb及びTeよりなる合金を含む
相変化材料の記録層と、第2の誘電体層と、金属ミラー層とをこの順に有する積
層体を支持する基板を有する、レーザ光ビームを用いて高速記録するための書換
え可能な光学情報媒体において、 前記合金が、原子百分率における三元Ge−Sb−Te組成図の、 Ge24.6Sb20.2Te55.2、 Ge23.5Sb19.2Te57.3、 Ge20.5Sb20.5Te59.0、 Ge18.8Sb22.6Te58.6及び Ge20.1Sb23.7Te56.2 を頂点に持つ五角形状の領域により規定された組成を有すると共に、 前記第1の誘電体層が70ないし70+λ/2n(λは前記レーザ光ビームの
波長であり、nはこの層の屈折率である。)nmの厚さを有し、前記記録層が1
0ないし35nmの厚さを有し、前記第2の誘電体層が10ないし50nmの厚
さを有し、前記金属ミラー層が60ないし160nmの厚さを有することを特徴
とする光学情報媒体。 - 【請求項2】 前記合金が、モル分率xが0.01≦x≦0.43、好まし
くは0.02≦x≦0.35を満たす組成(Ge2Sb2Te5)1−xTex を有することを特徴とする請求項1記載の光学情報媒体。 - 【請求項3】 前記記録層が20ないし35nm、好ましくは25ないし3
5nmの厚さを有することを特徴とする請求項1記載の光学情報媒体。 - 【請求項4】 前記第2の誘電体層が20ないし40nmの厚さを有するこ
とを特徴とする請求項1記載の光学情報媒体。 - 【請求項5】 前記金属ミラー層が80から120nmの間の厚さを有する
ことを特徴とする請求項1記載の光学情報媒体。 - 【請求項6】 前記金属ミラー層が、Al、Ti、Au、Ag、Cu、Pt
、Pd、Ni、Cr、Mo、W、Ta及びこれら金属の合金よりなる群から選択
された少なくとも1種の金属を含むことを特徴とする請求項1記載の光学情報媒
体。 - 【請求項7】 前記基板が、ディスク又はテープであることを特徴とする請
求項1記載の光学情報媒体。 - 【請求項8】 前記記録層が2つの追加された炭化物層の間に挟まれ、前記
2つの炭化物層が共に、2から8nmの間の厚さを有することを特徴とする請求
項1記載の光学情報媒体。 - 【請求項9】 前記レーザ光ビームと前記媒体との相対速度が7.2m/s
以上である、高速記録するための請求項1ないし8のいずれか1項に記載の光学
媒体の使用。
