明する。図1は、本発明になるスパッタリングターゲッ
トの断面図である。図中、1はターゲットであり、該タ
ーゲットの底部外周は螺旋状のネジが切ってある。2は
バッキングプレートであり、該バッキングプレートの中
央部は、図2のバッキングプレートの加工断面図(a)
に示すように、凹状に旋盤加工され、その後加工断面図
(b)に示すように、その凹状部側面にターゲットのネ
ジと一致するように螺旋状のネジを切った。ターゲット
とバッキングプレートはネジ部3でネジ合わせし、ター
ゲットを回転させながらバッキングプレートにネジ入
れ、図1に示すように、バッキングプレートに接合し固
定する。次にターゲットを使い終わった時には、ターゲ
ットを逆回転させることによってターゲットをバッキン
グプレートから取り外すことができる。さらに、このバ
ッキングには新しいターゲットが取り付けられ、バッキ
ングプレートは繰り返し再利用される。これらの操作は
バッキングプレートをスパッタリング装置に装着したま

のターゲットをスパッタリング装置に装着しスパッタし
た。ターゲットを使い終わったのち、ターゲットをバッ
キングプレートから取り外し、新しいターゲットをバッ
キングプレートにネジ入れスパッタに供した。この操作
を繰り返したところ、バッキングプレートは30回繰り

ィング材を取り除く工程もないので、加工コストが安価
