Abstract
供する。 【解決手段】 本発明においては、半導体物質の導波領
域から構成された光変調器において、前記導波領域がバ
ンドギャップ波長を有し、該波長が、前記変調器を介し
た光の伝搬経路(Z)および前記光伝搬経路に垂直な経
路(X)から選択された方向に沿って変化することを特
徴とする光変調器が提供される。
Description
ザ(EML)に含まれるような変調器に関し、特に、ア
ナログ用途のためのかかる変調器を製造する構造および
方法に関する。
気吸収変調レーザ(EML)は、主にデジタル用途の技
術で公知である。かかるレーザは、典型的に、InPの
本体に形成された多重量子井戸レーザおよび変調器を含
む(例えば、Johnson等の「High Spee
d Integrated Electroabsorp
tion Modulators(光速集積電気吸収変
調器)」SPIE Proceedings、第303
8号、30ないし38ページ(1997年2月)、およ
びAoki等の「Novel Structure MQ
W Electroabsoription Modul
ator IDFB Laser…(新規構造MQW電気
吸収変調器IDFBレーザ)」Electronics

ページ(1991年11月)を参照のこと)。かかるレ
ーザの伝達関数は、変調器間の電圧の関数としての光出
力であり、高度に非線形である傾向がある。特に、急峻
な伝達関数を呈すると、デジタル用途に適している。し
かしながら、アナログ用途は、通常、線形の伝達関数を
必要とする。
ーザに対する入力RF信号に先行ひずませを与えること
が提案されている。この解決策は、費用が高く、しかも
複雑である傾向がある。従って、外部回路の必要性な
く、十分に線形の伝達関数を呈する変調器を提供するこ
とが望ましい。
介した光の伝搬経路および光伝搬経路に垂直な経路から
選択された方向に沿って徐々に変化するバンドギャップ
を有する半導体物質の導波領域を含む変調器である。別
の態様によれば、本発明は、基板上に形成されたレーザ
および変調器を含むと共に半導体領域の導波領域を有す
る電気吸収変調レーザであり、変調器を規定する領域部
分は、変調器を介した光伝搬経路および光伝搬経路に垂
直な経路から選択された方向に沿って徐々に変化するバ
ンドギャップを有する。更に別の態様によれば、本発明
は、基板上に半導体物質の層を選択的に堆積させること
を含む変調器の形成方法であり、マスクを用いて成長領
域を規定し、このマスクの幅は、変調器を介した光伝搬
経路および光伝搬経路に垂直な経路から選択された方向
において変化する。
を、以下の説明において詳細に記述する。図1および図
2は、断面図および平面図で、典型的な電気吸収変調
(EML)レーザ10を示し、これは、本発明の実施形
態に従って製造することができる。このデバイスは、例
えばInPとすることができる基板11の上に形成され
ている。領域12および13は、それぞれデバイス10
のレーザ部分および変調部分を構成し、典型的に化学蒸
着によって、後に説明する複数の半導体層を堆積するこ
とによって形成される。具体的には、基板11の上に、
多重量子井戸導波領域14が形成されている。当技術分
野で公知のように、この領域はInGaAsP等の複数
の層から成り、これらの領域にバイアスをかけた場合、
領域12は発光するようにそのバンドギャップを選択
し、領域13は光を吸収するようにそのバンドギャップ
を選択する。レーザ領域12と変調領域13との間に遷
移領域20が形成されている。活性領域14の上に、I
nP等の少なくとも1つの別の半導体層15を堆積す
る。バイアスをかけるために、層15の上面上に、レー
ザ領域12および変調領域13上に電極16および17
をそれぞれ堆積する。基板11の下面に、更に別の電極
18を堆積する。(上面図では、例示の目的のために、
これらの電極を省略していることを注記しておく。)
印可する電圧の関数としての光出力である伝達関数を有
する。これを図5の曲線50として示す。最大光出力
(ON状態)と最小光出力(OFF状態)との間に急峻
な遷移があることを注記しておく。しかしながら、アナ
ログ用途では、曲線51として示す伝達関数の方が望ま
しい。特に、この曲線は、最大光(ON状態)と最小光
(OFF状態)との間に線形部分を示し、その傾斜は、
デバイスの動作電圧ΔVにわたって一定して約1パーセ
ント内である。望ましくは、この傾斜は、1ないし5d
B/ボルトの範囲内である。典型的に、ΔVは0.5ボ
ルト以下である。
関数を、図4に示すようなバンドギャップ分布によって
達成可能である。図4は、図1および2のデバイスにつ
いて、光の伝搬方向(Z方向)に沿った距離の関数とし
てのバンドギャップ波長を示す。バンドギャップは、レ
ーザ領域12では一定のままであり、レーザ領域と変調
領域との間の遷移領域20で低減し始めることを注記し
ておく。変調領域13では、バンドギャップは徐々に変
化する。これは、高い値、典型的に1.55ないし1.
60μmで開始し、基本的に線形に、低い値、典型的に
1.50ないし1.55μmに低下する。好ましくは、
バンドギャップ曲線の傾斜は、10nm/vないし30
nm/vの範囲内である。
実施形態に従って、所望のバンドギャップの漸進的な変
化を達成可能である。図示のように、半導体層14およ
び15は、レーザ領域12および変調領域13を構成
し、セグメント30ないし33を含むパターンに形成さ
れたマスク層を用いて形成される。この例では、マスク
は二酸化珪素であり、標準的なフォトリソグラフィによ
って規定する。しかしながら、他の種類のマスクも使用
可能である。層14は、マスクによって露出する基板の
区域上に、標準的な化学蒸着(MOCVD)によって堆
積する。
および31は、領域全体にわたって一定の幅Wを有する
ことを注記しておく。変調領域13を規定するセグメン
ト32および33は、セグメント30および31よりも
小さい幅(W’)で開始し、光の伝搬方向(Z方向)に
沿って幅が小さくなっていく。蒸着において、マスク・
セグメントに投じる堆積対象層の個々の成分(この例で
はIn、P、GaおよびAs)は、基板の露出部分に移
動する傾向がある。このため、セグメント間のギャップ
gが一定であっても、マスクによる露出が少ない基板の
区域(領域12)に形成された半導体層は、露出が多い
区域(領域13)よりも成長速度が高い。バンドギャッ
プは、堆積対象の層の成長速度の関数であるので、変調
器におけるバンドギャップ波長は、マスク・セグメント
の幅が最大である高い値から、マスク・セグメントの幅
が最小である低い値まで、徐々に変化する。

ンドギャップ波長を示す。酸化物の幅を変化させて、光
の伝搬方向に沿ったバンドギャップの漸進的な変化を達
成可能であることは明らかである。この例では、幅W’
は、約45μmの値で開始し、約0μmの値まで漸減し
て、図4のバンドギャップの漸進的な変化を達成する。
バンドギャップ波長は、変調領域において、少なくとも
20nmだけ変化することが好ましい。酸化物の幅は、
好ましくは少なくとも2μm、最も好ましくは少なくと
も10μmだけ変化するものとする。

伝達は、いずれの場合にも影響を受けるからである。更
に、x方向(図3参照)にバンドギャップを徐々に変化
させる場合、酸化物パッドの配置は、デバイスの光学軸
を中心に非対称とすれば良い。

Claims (14)
- 【請求項1】 半導体物質の導波領域(14)から構成
された光変調器(13)において、前記導波領域がバン
ドギャップ波長を有し、該波長が、前記変調器を介した
光の伝搬経路(Z)および前記光伝搬経路に垂直な経路
(X)から選択された方向に沿って変化することを特徴
とする光変調器。 - 【請求項2】 請求項1による変調器において、前記バ
ンドギャップ波長が、1.55ないし1.60μmの範
囲内の最大値から1.50ないし1.55μmの範囲内
の最小値まで変化することを特徴とする変調器。 - 【請求項3】 請求項1による変調器において、前記バ
ンドギャップ波長が、少なくとも20nmの量だけ変化
することを特徴とする変調器。 - 【請求項4】 請求項1による変調器において、前記変
調器は、最大値と最小値との間で1ないし5dB/ボル
トの範囲内の傾斜を有する伝達関数を呈することを特徴
とする変調器。 - 【請求項5】 請求項1による変調器において、前記半
導体物質がInGaAsPから成ることを特徴とする変
調器。 - 【請求項6】 基板(11)上に形成されたレーザ(1
2)および変調器(13)を備え、半導体物質の導波領
域(14)を含む電気吸収変調レーザ(10)におい
て、前記変調器を規定する前記導波領域の部分がバンド
ギャップ波長を有し、該波長が、前記変調器を介した光
伝搬経路(Z)および前記光伝搬経路に垂直な経路
(X)から選択された方向に沿って変化することを特徴
とする電気吸収変調レーザ。 - 【請求項7】 請求項6によるレーザにおいて、前記バ
ンドギャップ波長が、1.55ないし1.60μmの範
囲内の最大値から1.50ないし1.55μmの範囲内
の最小値まで変化することを特徴とするレーザ。 - 【請求項8】 請求項6によるレーザにおいて、前記バ
ンドギャップ波長が、少なくとも20nmの量だけ変化
することを特徴とするレーザ。 - 【請求項9】 請求項6によるレーザにおいて、前記変
調器は、最大値と最小値との間で1ないし5dB/ボル
トの範囲内の傾斜を有する伝達関数を呈することを特徴
とするレーザ。 - 【請求項10】 請求項6によるレーザにおいて、前記
半導体物質がInGaAsPから成ることを特徴とする
レーザ。 - 【請求項11】 基板上に導波半導体物質(14)の層
を選択的に成長させることを含み、マスク(30ないし
33)を用いて成長区域を規定する光変調器(13)の
製造方法において、前記マスクの幅(W’)が、前記変
調器を介した光伝搬経路(Z)および前記光伝搬経路に
垂直な経路(X)から選択された方向において変化する
ことを特徴とする方法。 - 【請求項12】 請求項11による方法において、前記
マスクの前記幅が少なくとも2μmの量だけ変化するこ
とを特徴とする方法。 - 【請求項13】 請求項11による方法において、前記
層が蒸着によって成長することを特徴とする方法。 - 【請求項14】 請求項11による方法において、前記
マスクが二酸化珪素から成ることを特徴とする方法。
