Abstract

1467145 Semi-conductor devices TEXAS INSTRUMENTS Inc 29 April 1974 [30 April 1973] 18670/74 Heading H1K [Also in Division C1] A wafer for use in light emitting diodes is made by a substrate (1) with at least a portion of one exposed surface formed of germanium with a substantially pin-hole coating 3 of silicon nitride, boron nitride or silicon dioxide, selectively removing a portion 4 of the surface, epitaxially coating it with a layer of gallium arsenide 5 and coating said epitaxial gallium arsenide with a graded layer of gallium arsenide phosphide GaAs x P 1-x said graded layer going from x= 1 to x=0À6 of the exposed surface. The substrate may be wholly of germanium or a silicon substrate having a graded layer having 0% germanium at the junction and 100% germanium at the surface remote from the substrate. The first coating may be deposited by radio frequency plasma.
