Abstract

1330155 Semi-conductor store FERRANTI Ltd 13 Dec 1971 [17 Dec 1970] 60331/70 Heading G4C [Also in Division H1] A semi-conductor store has a plurality of cells 10 each storing a bit, each cell comprising a bipolar transistor 11 capable of conducting in both the forward and reverse directions, the transistor having a significant current gain factor (i.e. of at least 5) in both directions, and a capacitance 12 connected to the transistor collector, there being with each cell writing means to charge the capacitance with the transistor conducting in the reverse direction and reading means to provide an output indicative of whether the capacitance is charged or not. Each cell 10 (Figs. 1 and 2, not shown) comprises a bipolar collector-diffusion isolation NPN transistor 11 having a low resistivity collector and emitter. The cells are formed in a semiconductor body and the capacitance 12 is formed between the collector and the body. When the capacitance is charged a binary 1 is stored, when it is discharged a 0 is stored, or vice versa. Refreshing of a stored 1 is necessary periodically owing to leakage currents. The cells are arranged in an 8 x 8 matrix with address lines 20, write/sense lines 21, write enable means 29, reset means 50 and readout lines 26. When a cell is addressed, the data is passed to a feedback amplifier 22 (Fig. 4, not shown) which acts as a temporary bi-stable store. The capacitance 12 is discharged when reading a 1 from the cell but the positive feedback of the amplifier causes the charge to be restored before the amplifier is reset. To write data in, the amplifier is reset, line 28 is pulsed and the capacitance 12 is charged up. The construction of the semi-conductor body is described in great detail (Figs. 6 and 7, not shown).
