Abstract
1,237,303. Semi-conductor devices. MITSUBISHI DENKI K.K. 11 Sept., 1969 [11 Sept., 1968], No. 44891/69. Heading H1K. A flat package semi-conductor element 10 is mounted between metal supports 70 around which are situated containers 80 permitting cooling fluid to pass over the surfaces of the supports 70, a compressive contact force applied through the supports 70 not being transmitted through the containers 80. As shown each Cu or Al support 70 includes a truncated conical section carrying ridges or fins and a threaded stud portion through which the force is applied and on to which the thin steel or plastics container 80 is screwed. O-rings seal the containers 80 against Ag or Cu outer diaphragms of the element 10, which also includes a ceramic ring surrounding the Si wafer. The wafer is contacted on one face by a Mo or W plate and on the other face by an alloyed A1 or Au foil or an evaporated and sintered Al, Ni, Au or Ag layer to which is applied a Ag-, A1- or Ni-coated Mo or W plate. The device may be a diode, a transistor or a thyristor. In a modification the supports 70 are formed integrally with the element 10, the outer diaphragms of the element comprising annular members contacting the peripheries of the supports 70.
