Abstract

A method of depositing a coherent solid silicon nitride layer on the surface of a substrate comprises vapour phase deposition, effected by an electrical discharge, from an atmosphere of silicon tetrachloride, hydrogen and ammonia. The substrate surface may be heated to 640 DEG to 650 DEG C. and may be of semi-conductive material, such as silicon or gallium arsenide. The form of the coherent layer depends on the respective ratios of silicon tetrachloride, hydrogen and ammonia. The layer provides a mask for subsequent diffusion into discrete unmasked areas of the substrate surface of an impurity element, which may be gallium, boron, indium, arsenic or phosphorus, and may be between 1200 and 5000 Angstroms thick and crack-free.
